Description
The present invention relates to a method for manufacturing a thin printed wiring board capable of suppressing warping and twisting, and in particular, as a solder resist for protecting an outer layer wiring pattern, an insulating resin layer having a glass cloth inside is used. The present invention relates to a method for manufacturing a wiring board.
As a manufacturing example of a thin printed wiring board capable of suppressing warpage and twisting, there is a manufacturing method of “printed wiring board for semiconductor package” disclosed in
The manufacturing process of the printed wiring board for the semiconductor package will be briefly described. First, as shown in FIG. 5A, a glass cloth substrate having a thickness of 0.04 to 0.15 mm is used as the substrate of the semiconductor package. A circuit board 10 (reference numeral 12 is a “through hole” for connecting a wiring pattern (not shown) formed on the front and back of the circuit board 10) using a copper-clad laminate is used, and then the circuit is surface-treated. A prepreg 11 of a glass cloth base thermosetting resin composition having the same thickness is laminated on both surfaces of the circuit board 10 (see FIGS. 5B and 5C). Next, after removing portions of the prepreg 11 corresponding to the bonding pads 3a and the solder ball pads 3b by the sandblast method, noble metal plating is applied to both exposed pads, thereby printing the semiconductor package shown in FIG. 5 (d). The wiring board Pa is obtained.
As described above, since the prepreg 11 having the glass cloth is laminated inside the thermosetting resin as a protection means for the wiring pattern formed on the
However, the manufacturing process has the following problems.
In other words, sandblasting has the property of having high machinability (blast removability) for hard materials such as glass cloth, and low machinability for soft materials such as resin. Therefore, it is necessary to process the prepreg 11 composed of the two under relatively strong blasting conditions. As a result, when processing is performed excessively, as shown in FIG. 6, damage 13 is caused to the pad 3c and the
Further, the exposed pad 3c is plastically deformed (that is, the pad made of copper or the like is extended) due to the sandblast attack, and the printed wiring board is warped or twisted (not shown). Even if the prepreg 11 is provided as a solder resist in order to suppress twisting or twisting, the effect cannot be obtained so much.
Further, in order to protect the prepreg 11 from the attack of the sandblast, it is necessary to provide the blast resist 14 on the surface of the prepreg 11, so that the manufacturing process becomes complicated and the manufacturing cost is increased (in the figure). “Arrow SB” schematically shows how sandblasting is sprayed).
Even when a wiring pattern such as a pad (or an insulating substrate on which the wiring pattern is formed) is exposed by blasting such as sandblasting, the present invention damages the wiring pattern or warps the printed wiring board. It is an object of the present invention to provide a method for manufacturing a printed wiring board that can easily expose the wiring pattern or the like without causing twisting or twisting.
The present invention is a method for manufacturing a printed wiring board having an insulating resin layer containing glass cloth as a solder resist for protecting an outer layer wiring pattern, and at least a step of forming the wiring pattern on the outer layer of the insulating substrate; A step of laminating an insulating resin layer having a glass cloth inside a light / heat combination curable resin on the outer layer of the insulating substrate on which the wiring pattern is formed, and a wiring pattern to be exposed at least from the insulating resin layer by exposure / development processing The step of removing the resin above, the step of subjecting the substrate after the exposure / development treatment to high temperature to fully cure the insulating resin layer, and the glass cloth exposed by the removal of the resin by sand blast treatment or wet blast treatment And a step of providing an opening in the insulating resin layer by removing the printed wiring board. It is obtained by solving the above problems by the production method.
The resin part with low blast removability is removed in advance by exposure and development, and then only the exposed glass cloth (high blast removability) is removed by blasting. The opening can be easily formed in the solder resist (corresponding to “insulating
An embodiment of the present invention will be described with reference to a schematic cross-sectional manufacturing process diagram for obtaining a printed wiring board P for a semiconductor package shown in FIG. In practice, via holes for connecting the front and back wiring patterns are formed, but since they are not particularly important in the present invention, description thereof is omitted.
First, as shown in FIG. 1A, a
Here, it is preferable to use a flat glass cloth as the
The reason is that the printed wiring board can be made thinner compared to the case of using a normal circular glass cloth, and since the glass cloth is flat, the blasting time to be performed later can be shortened and processed. This is because unevenness can be eliminated.
Next, as shown in FIG. 1B, the
Here, the exposure process has been described using an example of normal contact exposure using an exposure film, but it is of course possible to use a non-contact type exposure method in which a pattern is directly drawn with a laser. Whether it is a specification or not can be selected depending on the application.
Next, the substrate after the development treatment is subjected to a high temperature treatment in a hot air drying furnace or the like, so that it is temporarily cured (the “preliminarily cured state” is a cured state after the exposure and is not completely cured). The
What should be noted in the present embodiment is that “resin” and “glass cloth” having different blast removability are removed separately (that is, the resin portion is removed in advance by “exposure / development”, and then the exposed glass is removed). The cloth is removed by “blasting”.
As a result, the glass cloth can be easily removed by adjusting the blasting conditions (for example, “substrate transport speed”, “blast discharge pressure”, “abrasive grain size of abrasive grains”, etc.) A favorable opening can be easily formed.
Moreover, since it can process by a comparatively weak blast process, it is not necessary to provide a blast resist in the surface of the
Here, as described above, the blasting process (“sand blasting process” and “wet blasting process”) can be processed in any manner within the common sense range by adjusting the “substrate transport speed” and the like. However, when it is necessary to earn a process margin, for example, when processing a substrate with a large work size (for example, about 500 mm × 600 mm) without any unevenness, the blast condition is set to be weaker than the normal blasting condition. May be preferable (that is, in order to form a good opening without damaging the wiring pattern or the like, a long blast process is performed under a weak blast condition).
To make the blasting conditions weaker than the normal blasting conditions, it is possible to adjust by adjusting the above-mentioned `` substrate transport speed '', `` blast discharge pressure '', `` abrasive grain size of abrasive grains '', etc. In the adjustment of “blast discharge pressure (adjustment by“ air pressure ”for sandblasting, adjustment by“ air pressure and water pressure ”for wet blasting)”, the spray area of the blast discharged from the nozzle (spraying on the substrate) If the discharge pressure is lowered while maintaining an area of φ2 to 3 cm in general, it is not preferable because processing variation occurs within the sprayed area. In addition, although the adjustment at the “conveying speed” can be adjusted to some extent, there is a limit to processing a substrate having a large work size without unevenness. Therefore, it is considered that the most effective means is to adjust the “abrasive grain size of the abrasive grains” with a clear cutting force depending on the size of the abrasive grain size, and a specific example thereof is briefly shown below. The “discharge pressure” is set to a constant pressure (for example, the air pressure is set to 0.3 to 0.5 MPa in the sand blasting process, the air pressure is set to 0.2 MPa and the water pressure is set to 0.17 MPa in the case of wet blasting), I made a fine adjustment with "Speed"}.
The openings formed in the solder resist (corresponding to “insulating
Abrasive grains having a particle size of about 4.0 ± 0.5 to 9.5 ± 0.8 μm are abrasive grains used in normal blasting (for example, a grain size of 11.5 ± 1.0 to 30.0 ± (Ie, the larger the abrasive grain size, the higher the cutting force (the stronger the attack on the wiring pattern, etc.)), and the smaller the cutting force (the wiring pattern, etc.). }, And the damage to the wiring pattern etc. is extremely small, making it easy to set the processing conditions (that is, increasing the process margin), and easily opening a good opening even when machining large workpiece sizes. Can be formed {that is, in order to perform the blasting process uniformly in the substrate surface (in order to prevent the cutting
Incidentally, even if a process margin is obtained by using abrasive grains having a grain size of 4.0 ± 0.5 to 9.5 ± 0.8 μm, a favorable opening cannot be formed in the prepreg.
The reason is that the prepreg 11 includes “A zone (a zone that is easy to cut) with a lot of
In addition, when “sand blasting” and “wet blasting” are compared, it is preferable to select “wet blasting” that can easily and reliably form a good opening.
The reason is that “wet blasting” uses water as a medium, so although it takes a little longer than “sand blasting” in which abrasive grains are blown directly, there is a concern that the exposed wiring pattern may be damaged. This is because there is no problem even if a longer treatment is performed so that no cutting residue of the glass cloth remains on the inner wall of the opening (ie, sandblast treatment). Is easier to control.
Here, as a problem when the glass cloth is left uncut, a problem occurs when the specification of the
That is, as shown in FIG. 2 (a), when the insulating
Therefore, in such a case, if the abrasive grains used for the blasting process are those having a grain size of about 3.0 ± 0.5 μm, the
However, in the above configuration, although a good opening can be formed, since the grain size is very small as 3.0 ± 0.5 μm, the cutting speed is very slow and the blasting time is considerable. It has a demerit that it takes.
Therefore, if possible as a product specification, it is preferable to form the insulating
尚、本構成においては、ガラスクロスが配線パターンに接触しないことから、上記効果に加えてCAF(conductive anodic filament:ガラスクロスに沿って進行するマイグレーション)の懸念もなくせるという効果もある。
The reason for this is that, even in the over-resist specification, abrasive grains having a particle size normally used (11.5 ± 1. (Abrasive grains of about 0 to 30.0 ± 2.0 μm) and abrasive grains with a grain size that can achieve a process margin (abrasive grains of about 4.0 ± 0.5 to 9.5 ± 0.8 μm) and easy (wiring pattern) This is because the
In addition, in this structure, since a glass cloth does not contact a wiring pattern, in addition to the said effect, there also exists an effect that the concern of CAF (Conductive anodical film: Migration which advances along a glass cloth) is also made.
