ケース10に注入されるシリコーン樹脂は、例えば、主剤に硬化剤を混合した二液性の樹脂であり、注入時においては所定の粘性および流動性を有し、その後、所定の硬化条件下で硬化し、ゲル状または固体となる。シリコーン樹脂30の硬化条件としては、光(紫外線)照射、加熱等が挙げられる。温度及び時間を硬化条件とする熱硬化性のシリコーン樹脂において典型的な硬化条件としては、温度は常温(JIS規格によれば20℃±15℃)〜150℃、時間は数十分〜3時間程度である。本第1の実施形態では、80℃、1時間の条件で硬化する熱硬化性のシリコーン樹脂30(図2〜図5)を使用した例について説明する。

注入工程では、スイッチモジュール2のケース10内に上方からシリコーン樹脂30が注入され、シリコーン樹脂30の注入量は、シリコーン樹脂30の液面が図中符号Lで示す高さになるよう制御される。シリコーン樹脂30の液面の高さLは、ワイヤー19の最上部(ワイヤートップ)の高さTに比べて十分に低い。高さLは、ボンディング面21、22の金属がシリコーン樹脂30に没し、かつ、ワイヤー19の頂部およびその近傍がシリコーン樹脂30の液面より上に出る高さである。
なお、高さLは、注入工程で注入されるシリコーン樹脂30の量の指標である。換言すれば、注入工程においてはシリコーン樹脂30の液面が静止した状態で液面の高さがLになるよう、注入量が決定されている。このため、注入工程においてシリコーン樹脂30の流動により液面が乱れ、液面が高さLよりも上になっても何ら問題はない。
この注入工程は、常圧条件下で行ってもよいが、減圧条件下で行ってもよい。すなわち、後述する装置によってスイッチモジュール2にシリコーン樹脂30を注入する際に、スイッチモジュール2の全体、及び、シリコーン樹脂30を注入するノズルをチャンバー内に収容し、このチャンバー内部を減圧して、いわゆる真空注入によりシリコーン樹脂30の注入を行ってもよい。真空注入を行うと、速やかにシリコーン樹脂30を注入できる等の利点がある。

このように、本第2の実施形態の製造方法では、注入ノズル152によってスイッチモジュール2にシリコーン樹脂30を流下させて注入する注入工程を有し、この注入工程において、注入ノズル152をワイヤー19やボンディング面21、22の上を通るように移動させ、ケース10に収容された各部に対して上方からシリコーン樹脂30を流下させるので、スイッチング装置1Aのボンディング面21、22をシリコーン樹脂30により被覆するとともに、ワイヤー19をシリコーン樹脂30の上に露出させて、ワイヤー19への振動の伝達を防ぎ、かつ、ワイヤー19を樹脂被膜31で被覆して絶縁性及び耐食性の向上を図ることができる。また、ケース10内に注入されるシリコーン樹脂30の量が少なくて済むので、使用する材料の減量によるコスト減、減圧工程における脱泡時間の短縮および硬化工程におけるシリコーン樹脂30の硬化時間の短縮に伴うリードタイムの短縮を実現できる。

なお、上述した各実施形態は、あくまでも本発明の一態様を示すものであり、本発明の範囲内で任意に変形および応用が可能である。
例えば、上記の実施形態においては、ボンディング面21、22及びワイヤー19を被覆する合成樹脂として、2液性のシリコーン樹脂30をスイッチモジュール2に注入する場合を例に挙げて説明したが、本発明はこれに限定されるものではなく、ケース10に注入される合成樹脂はシリコーン樹脂30に限らない。つまり、注入時に流動性を有し、その後に硬化してゲル状または固体となる合成樹脂であれば良い。また、上記合成樹脂としては、絶縁性及び耐久性を有し、ワイヤー19及びボンディング面21、22の金属を腐蝕させないものが望ましく、厳しい環境下においてもワイヤー19及びボンディング面21、22の金属を被覆した状態を保つことが可能な耐光性、耐熱性、耐水性を有するものがより好ましい。具体的には、シリコーン樹脂に限らず、エポキシ樹脂等を用いることができ、光硬化性および熱硬化性のいずれであってもよいし、添加剤等を含んでいてもよい。
さらに、上記各実施形態では、電子部品としての半導体素子11が実装された基板15を備えたスイッチモジュール2にシリコーン樹脂30を注入して、スイッチング装置1、1Aを製造する場合について説明したが、本発明は、電子部品として、キャパシタや抵抗器等の各種回路素子あるいは各種の集積回路を用いた装置にも適用可能であり、ケース10の形状についても任意であって、例えば上面を覆う蓋を備えたケースを用いてもよく、この場合は注入工程において蓋を開いておけばよい。その他、スイッチング装置1、1A及び注入装置100の具体的な細部構成についても、任意に変更可能である。
