Description
The present invention relates to a spindle assembly in which a spindle on which a rotary machining tool such as a cutting blade is mounted is rotatably supported.
In the semiconductor device manufacturing process, various workpieces such as semiconductor wafers and rectangular substrates are divided into devices by a cutting apparatus. In general, a spindle assembly used in a cutting apparatus widely employs a structure in which a spindle having a cutting blade mounted at the tip is rotatably supported by an air bearing. Specifically, as disclosed in Patent Document 1 below, the spindle assembly includes a spindle housing, a cylindrical bearing shaft accommodated in the spindle housing, and a spindle inserted into the bearing shaft. Yes. A plurality of bearing regions are arranged in the bearing shaft at intervals in the axial direction, and through injection holes extending from the outer peripheral surface of the bearing shaft to the inner peripheral surface in each of the bearing regions are spaced in the circumferential direction. Is formed. Air is injected from each of the through-injection holes, and a spindle having a cutting blade at the tip is rotatably supported.
In cutting a workpiece, a high load is applied to the spindle assembly, particularly in the radial direction, during high-load processing of metal or thick glass. Therefore, it is necessary to perform processing with a spindle assembly of a high-rigidity type with increased radial bearing rigidity. On the other hand, in those that can be processed with low load, such as processing of semiconductor wafers such as silicon and thin workpieces, the load in the radial direction is also low, so the radial rigidity is not so much required, so low rigidity Cutting can be performed sufficiently in the form.
On the other hand, in mass production factories, workpieces of other varieties are processed by replacement, and there is a demand for alternately using a high-rigidity style and a standard style spindle assembly depending on the situation. Especially when it is desired to process with a single cutting machine with a small amount of products and other types of products, it is impossible to process a high-load workpiece with the low-rigidity type. All the workpieces will be processed. In the high rigidity mode, as described above, the air consumption flow rate is increased as compared with the spindle assembly of the low rigidity mode. Therefore, when processing a workpiece that can be processed with a low load, the compressed air is consumed wastefully.
The present invention has been made in view of the above-mentioned facts, and its technical problem is to selectively set the radial bearing rigidity of the spindle assembly in a high-rigidity mode according to the workpiece, or to use compressed air. To provide a new and improved spindle assembly in which the radial bearing stiffness of the spindle assembly can be set in a low stiffness manner to reduce the amount.
According to the present invention, a spindle assembly that achieves the above technical problem comprises a spindle housing, a cylindrical bearing shaft housed in the spindle housing, and a spindle inserted into the bearing shaft, A plurality of bearing regions are arranged in the bearing shaft at intervals in the axial direction, and in each of the bearing regions, through-holes extending from the outer peripheral surface to the inner peripheral surface are formed in the bearing shaft in the circumferential direction. In the spindle assembly formed with a plurality of intervals,

A state in which both of the communication control means are set to open and compressed air is injected through the through-injection holes in all of the plurality of bearing regions, and between the one of the air supply passages and the compressed air source The communication control means interposed is set to open and the communication control means interposed between the other of the air supply passages and the compressed air source is set to close and is positioned at both axial ends. Compressed air is injected into the bearing region through the through-injection hole, but in a bearing region located at the axial center, the compressed air is not injected.
A spindle assembly is provided.
Is disposed an air pressure detecting means for detecting the compressed air pressure supplied from the compressed air source, preferably be opened and closed in the communication control valve means in response to air pressure detected by the air pressure detecting means is controlled It is.
Depending on the work piece, the radial rigidity of the spindle assembly can be set to a high rigidity, or the radial rigidity of the spindle assembly can be set to a low rigidity to reduce compressed air consumption. Can do. Therefore, in one cutting device, the air consumption can be adjusted in accordance with the use status and purpose of use of the air spindle, so that energy saving can be achieved.

The
As shown in FIG. 4, the
Continuing the description with reference to FIGS. 2 and 3, the
Furthermore, a plurality of
In this embodiment, as shown in FIGS. 2 and 4, eight bearing
The
The description will be continued with reference to FIG. The
Next, the operation of the
On the other hand, when the processing load such as processing of a silicon wafer or a thin workpiece is low, the radial load is also relatively low, so that compressed air is supplied only to the
Table 1 shows the number of bearing areas to be used and the bearing rigidity (in the case of a supply pressure of 0.3 MPa and 0.5 MPa) in two modes of the low rigidity mode and the high rigidity mode of the
As shown in Table 1, when the air supply pressure is supplied at 0.5 MPa, the air in the low rigidity mode is 40 L / min and the bearing rigidity is 28.8 N / um. In this case, the air consumption is 60 L / min and the bearing rigidity is 33.5 N / um, which indicates that the bearing rigidity increases according to the air consumption.
In the embodiment of the present invention, the following effects can be obtained by using a
For example, when the operating rate is 60%, compressed air is supplied to one cutting device by 0.5 MPa, but when the operating rate increases to 90%, the compressed air supply pressure decreases to 0.3 MPa. As shown in Table 1, the bearing stiffness was 28.8 N / um in the low-rigidity mode when supplying 0.5 MPa, but the operating rate increased and the supply pressure decreased to 0.3 MPa. It falls to 20.2 N / um and the rigidity is reduced by 30%. The threshold value of the
