Description
The present invention relates to a sputtering apparatus including a magnetron cathode electrode having a swingable magnet structure, and more particularly to a sputtering apparatus in which a magnet structure of a magnetron cathode electrode is provided with a shunt that locally weakens a generated magnetic field.
There are various sputtering apparatuses depending on the voltage applied between the electrodes and the electrode structure. Among them, there is a magnetron sputtering apparatus. The magnetron sputtering apparatus has an advantage that the deposition rate can be increased and the productivity can be improved by disposing the magnet structure on the back side of the backing plate on which the target is disposed on the surface to configure the cathode electrode. Such magnetron sputtering apparatuses include those that fix the above-mentioned magnet structure and those that swing.
When the magnet structure is fixed, the upper and lower portions of the target where the magnetic field is generated by the longitudinal end region of the magnet structure and the center of the target where the magnetic field is generated by the central region of the magnet structure are approximately the same speed. Sputter and dig.
However, in order to improve the usage efficiency and life of the target, if the magnet structure is swung, the upper and lower parts of the target that receive the magnetic field due to the end region of the magnet structure due to the nature of the plasma erosion track of the magnetron sputtering apparatus. A region that is always sputtered is created, and this target region is dug faster than other target regions.
If the magnet structure is largely swung, the excavation speed of the upper and lower parts of the target can be suppressed, but the apparatus size increases, the film thickness distribution deteriorates and the effective film formation area becomes narrow. .
The present invention has been made to solve such conventional problems, and a sputtering apparatus capable of improving the use efficiency and life of a target without changing the effective film formation area and the apparatus size. It is intended to provide.
The sputtering apparatus of the present invention is a sputtering apparatus in which a magnet structure is swingably disposed on a back surface side of a backing plate on which a target is disposed on a front surface to form a cathode electrode. A rod-shaped central magnet, a substantially elliptical peripheral magnet having a constant width arranged so as to surround the central magnet in a plane and spaced from the central magnet, and a magnetic field generated on the target surface by the two magnets locally A shunt to be weakened, and a part or the whole of the shunt is embedded in a part or the whole in an area occupied when it is assumed that the central magnet extends in the length direction to the surrounding magnet. When the length direction of the central magnet is defined as the Y direction and the width direction of the central magnet orthogonal to the length direction is defined as the X direction, The width of the center magnet is constituted wider than the width of the peripheral magnet, said magnet arrangement is characterized in that it is pivotably disposed in the X direction and the Y direction.
According to the sputtering apparatus of the present invention, by providing a shunt that locally weakens the magnetic field generated on the target surface in an area occupied when the central magnet extends to the surrounding magnet in the length direction thereof, Since the magnetic field generated in the region where the target digging speed is faster than the effective film formation region can be weakened, the use efficiency and life of the target can be improved without changing the effective film formation region and the apparatus size. There is an effect.
Hereinafter, the present invention will be described in detail with reference to the drawings. However, the present invention is not limited thereto, and various modifications can be made without departing from the gist of the present invention.
FIG. 1 is a plan view illustrating a configuration example of a magnet structure in the sputtering apparatus according to
The sputtering apparatus according to the first embodiment locally reduces the magnetic field strength in a region where the digging speed of the target is faster than the effective film formation region due to the swinging of the magnet structure, thereby reducing the use efficiency and life of the target. It is characterized by improving.

In FIG. 1, E is an effective film forming region in the Y direction on the target. Accordingly, the region FE0 in which the
FIG. 2 is a diagram for explaining a configuration example of the cathode electrode in the sputtering apparatus according to the first embodiment of the present invention. 2A is a plan view seen from the surface side of the backing plate, and FIG. 2B is a cross-sectional view taken along the line H-H in FIG.
A
A
3 and 4 are plan views for explaining the operation and effect of the
When the magnet structure is swung in the X direction, a uniform magnetic field with a uniform intensity in the Y direction is generated in the central area in the longitudinal direction of the magnet structure by the central part of the central magnet and the long side part of the surrounding magnet. Therefore, the excavation speed by sputtering of the target surface region by this magnetic field is almost the same. However, the generated magnetic field is not uniform in the end region in the longitudinal direction of the magnet structure.
First, as shown in FIG. 3A, the substantially rectangular surrounding
For this reason, as shown in FIG. 3B, in the conventional technique, a
On the other hand, as shown in FIG. 4A, in the
However, considering that the
Therefore, as shown in FIG. 4B, in the
When the
In the
Further, since the
Furthermore, it is also easy to embed the
As shown in FIG. 5, a
Further, by providing a lid shunt at the longitudinal end of the magnet structure, the magnetic field strength can also be reduced, but in this case, the distance from the target surface to the magnet structure surface becomes long, Since the magnetic field weakens over the entire target surface, it is difficult to apply the LVS (Low Voltage Sputter) method.
As described above, according to the first embodiment, the magnetic field generated on the surface of the
Even when the
Needless to say, the

Furthermore, in any of Example 1, Example 2, and Comparative Example, the magnetic field generated in the longitudinal end region does not protrude in the X direction more than the magnetic field generated in the longitudinal central region. If the magnetic field in the partial area protrudes in the X direction from the central area in the longitudinal direction, if there is a backing plate sputtering or earth shield, the oscillation width must be narrowed due to destabilization of the plasma. It does not occur.
