Description
The present invention relates to a resin package type semiconductor device.
An example of a conventional semiconductor device is shown in FIG. The illustrated semiconductor device includes a semiconductor chip 9, a pair of
According to such a configuration, the semiconductor device can be surface-mounted at a desired location by using the
However, the conventional semiconductor device has the following problems.
That is, in the technical field of this type of semiconductor device, there is a case where the overall size and height of the entire semiconductor device have to be set to a predetermined size or less due to the strong demand for downsizing of the entire semiconductor device. When miniaturizing a semiconductor device to meet such a demand, the
As a means for making the
Also, unlike the above, if the area of the
As described above, conventionally, when the entire semiconductor device is downsized, there is a possibility that the
The present invention has been conceived under such circumstances, and even when the entire size is reduced, there is little possibility of cracking in the resin package, and the desired location can be reduced. An object of the present invention is to provide a semiconductor device capable of appropriately performing surface mounting.
In order to solve the above problems, the present invention takes the following technical means.
A semiconductor device provided by the present invention includes a semiconductor chip, a plurality of conductors electrically connected to electrodes of the semiconductor chip, and a resin package for sealing the plurality of conductors and the semiconductor chip. And a lower surface portion of each conductor is a surface mounting terminal portion exposed from the bottom surface of the resin package, wherein at least one first conductor of the plurality of conductors includes: The other end of the wire bonded to the electrode of the semiconductor chip is bonded, and further, a conductor serving as a dummy terminal not connected to the semiconductor chip is sealed with a resin package together with the plurality of conductors and the semiconductor chip, The dummy terminal extends from one of the side surfaces adjacent to the bottom surface of the resin package to the side perpendicular to the side surface of the resin package. The thin portion has a thick portion and a thin portion that are different in thickness, and the lower portion of the thick portion is exposed from the bottom surface of the resin package, and the width of the thin portion becomes closer to the center of the resin package. It is the structure which has the shoulder part which becomes large.
According to the present invention, although the dummy terminal is not electrically connected to the semiconductor chip, the soldering is performed when the semiconductor device is surface-mounted at a desired location using solder. Helps increase strength. Some semiconductor chips have no electrode on the bottom surface and electrodes only on the top surface. When using such a semiconductor chip, the conductor on which the semiconductor chip is mounted is a dummy. It can also be used as a terminal. In addition, the thick part formed in the non-rectangular shape has a non-uniform width in whole or in part, and thus the thick part has a relatively wide part and a narrow part. It will be a thing. The conductor has a thick part and a thin part. If the width of a part of the thick part is narrowed, the size of the thin part can be increased by an amount corresponding thereto. Therefore, in the present invention, even if the size of the entire conductor cannot be increased so much, unlike the prior art, the area of the thin part is not extremely reduced, and the thick part and the thick part are used. It is possible to make the size of the surface mounting terminal portion necessary for surface mounting. As a result, according to the present invention, when downsizing the entire semiconductor device, it is possible to appropriately perform surface mounting at a desired location while reducing the possibility of cracking in the resin package. This can favorably promote downsizing of the semiconductor device.
Further, the resin package, a pair of first side surface spaced in the x direction, together with and a pair of second side spaced in the y direction perpendicular to the x-direction, said plurality The conductors are provided such that their terminal portions are paired with an interval in the x direction, and the thicker portion formed in the non-rectangular shape is closer to the center of the resin package in the y direction. You may have a taper-shaped part from which width | variety becomes small. The tapered portion can be configured to have a substantially trapezoidal shape, a substantially triangular shape, or a substantially semicircular shape.
According to such a configuration, when the resin package is molded by using a mold, the taper-shaped portion converts the molding resin into corner portions (first and second side surfaces of each other). It will play a role of guiding so as to smoothly flow into the portion corresponding to the crossing and connecting portion). Therefore, it is possible to prevent the resin package from being cracked more easily by preventing an unfilled portion of the resin from occurring at the corner of the resin package.
Also, each conductor has an end portion exposed from the first side surface, and may be a recess in the end.
According to such a configuration, when the semiconductor device is surface-mounted, the solder can enter the recess, thereby increasing the bonding area between the conductors and the solder and increasing the mounting strength of the semiconductor device. Is possible.
Other features and advantages of the present invention will become more apparent from the following description of embodiments of the invention.
According to the present invention, when the size of the entire semiconductor device is reduced, it is possible to appropriately perform surface mounting at a desired location while reducing the possibility of cracks occurring in the resin package. It is possible to favorably reduce the size of the apparatus.
Hereinafter, examples of the present invention will be specifically described with reference to the drawings.
FIG. 1 shows a reference example of a semiconductor device according to the present invention. This semi-conductor device A, the
The
The pair of
The top surfaces of the
The lower surface portions of the
As shown in FIG. 2C, the
Of the
As clearly shown in FIG. 2B, a pair of
The semiconductor device A described above can be manufactured, for example, as follows.
First, a
As shown in FIG. 3, after the
Next, the operation of the semiconductor device A will be described.
First, as shown in FIG. 1A, the semiconductor device A can be surface-mounted on a desired
Although the
Since the
Further, since the
5 to 8 show other reference examples of the present invention. In these figures, the above-mentioned examples and the same or similar elements are denoted by the same reference numerals as in the example above.
In the configuration shown in FIG. 5, a part of each of the
In the configuration shown in FIGS. 6A and 6B, two
In the configuration shown in FIG. 7, one
6 and 7, the area of the
In FIG. 8, of the two
The present invention is not limited to the contents of the above-described example . The specific configuration of each part of the semiconductor device according to the present invention can be varied in design in various ways.
When the thick part of the conductor is made into a non-rectangular shape, as in the example described above, if the shape becomes narrower toward the center of the resin package, the molding resin for the corner of the resin package during molding of the resin package However, the present invention is not limited to this. Any non-rectangular shape in which the entire or part of the thick portion of the conductor is non-uniform is included in the technical scope of the present invention regardless of its specific shape.
In the present invention, the specific material of the conductor or the resin package is not limited. As described above, the number of semiconductor chips is not limited to one, in addition to the type and internal circuit configuration. A structure in which a plurality of semiconductor chips are sealed in a resin package is also possible.
