Description
The present invention relates to a vacuum pump, for example, a vacuum pump that performs exhaust processing of a vacuum vessel.
Vacuum pumps such as turbo molecular pumps and thread groove pumps are widely used, for example, in vacuum vessels that require high vacuum such as exhaust of semiconductor manufacturing equipment and electron microscopes.
A vacuum pump that realizes this high vacuum environment includes a casing that forms an exterior body having an intake port and an exhaust port. And the structure which makes the said vacuum pump exhibit an exhaust function is accommodated in the inside (hollow part) of this casing. A structure that exhibits this exhaust function is roughly composed of a rotating part (rotor part) that is rotatably supported and a fixed part (stator part) fixed to the casing.
The rotating part is composed of a rotating shaft and a rotating body fixed to the rotating shaft, and the rotating body is provided with rotor blades arranged radially and in multiple stages. Further, stator blades are arranged in multiple stages in the fixed portion alternately with respect to the rotor blades.
The turbo molecular pump is provided with a motor for rotating the rotating shaft at a high speed, and when the rotating shaft rotates at a high speed by the function of this motor, gas is sucked from the intake port by the action of the rotor blade and the stator blade, It is discharged from the exhaust port.
Various operations of the pump body configured as described above are controlled by a control device (control unit).
Further, in an environment where the pump main body and the control device are arranged far away from each other, the dedicated cable inevitably becomes long, so that the signal may be attenuated while passing through the cable.
Conventionally, in order to eliminate the problems caused by such a dedicated cable, the technology for connecting the pump body and the control device without using the dedicated cable, that is, the technology for integrating the pump body and the control device is described in the following patent document. 1 is proposed.
In the turbo molecular pump device in which the pump main body and the control device described in Patent Document 1 are integrated, a connector for drawing out wiring from the pump main body is provided at the center of the base bottom (bottom).
A back cover is provided at the center of the bottom surface of the base to close the opening of the storage unit that stores electrical components such as a motor and a magnetic bearing. That is, in the turbo molecular pump device described in Patent Document 1, a connector is provided on the back cover.
However, when the connector is provided on the back cover in this way, since the wiring is connected to the back cover, workability when disassembling the pump at the time of repair or inspection is lowered.
Therefore, an object of the present invention is to further improve the workability at the time of disassembly of the pump in a vacuum pump in which the pump body and the control device are integrated.
According to the first aspect of the present invention, there is provided a vacuum pump comprising a pump main body including a gas transfer mechanism for transferring gas from an intake port to an exhaust port, and a control device attached to the pump main body. The main body has an opening in a region facing the control device, an electric component storage portion in which electric components are disposed, a cover that covers the opening of the electric component storage portion, and an area in which the cover is disposed. The object is achieved by including a connector for connecting the wiring of the electrical component to the control device, which is provided on a portion that is on the outside and faces the control device.
In claim 1, for example, a motor, a magnetic bearing, a sensor, and the like correspond to electrical components (electrical components).
According to a second aspect of the present invention, in the vacuum pump according to the first aspect of the present invention, the purge gas is supplied to the electric component storage portion, and the gas is formed penetrating from the electric component storage portion to the peripheral wall of the exterior body of the pump body. A supply path is provided, and the wiring of the electrical component is disposed at least in a part of the gas supply path.
According to a third aspect of the present invention, in the vacuum pump according to the second aspect, the connector is disposed at an opening end portion, and the communication hole communicates with the gas supply path. It is characterized by being arranged over the hole and at least a part of the gas supply path.
According to the present invention, since the connector is provided outside the area where the cover is provided, the wiring is not connected to the cover, so that the workability when removing the cover when the pump is disassembled can be improved.

Hereinafter, a preferred embodiment of the present invention will be described in detail with reference to FIGS. 1 and 2. In this embodiment, a turbo molecular pump is used as an example of a vacuum pump.
FIG. 1 is a diagram showing a schematic configuration of a turbo molecular pump 1 according to the present embodiment. FIG. 1 shows a sectional view of the turbo molecular pump 1 in the axial direction.
In the present embodiment, a so-called composite wing type molecular pump including a turbo molecular pump part T and a thread groove type pump part S will be described as an example of a turbo molecular pump.
The turbo molecular pump 1 is a vacuum pump that exerts an exhaust function by an exhaust action of a rotor portion that rotates at high speed and a fixed stator portion, and includes a turbo molecular pump, a thread groove pump, or both of them. There are pumps with the same structure.

The

Here, the function of the purge gas introduced from the
When the turbo molecular pump 1 is used to evacuate a vacuum container provided with a semiconductor manufacturing apparatus, for example, a vacuum container in an etching apparatus or a chemical vapor deposition apparatus (CVD), the gas exhausted from the vacuum container is used as a process gas. Therefore, the
The purge gas introduced from the

FIG. 2 is a diagram showing an arrangement state of wiring of electrical components.

As shown in FIG. 2, the electrical component connection wiring in the turbo molecular pump 1 is drawn from the hollow portion of the
Further, as shown in FIG. 2, the purge gas supplied from the
That is, in the present embodiment, a part of the purge
Here, for example, consider a case where an independent communication hole is provided for routing connection wiring of electrical components from the
Although the opening end of the vertical hole can be sealed by the
However, in the present embodiment, as described above, the purge
Thus, according to this embodiment, since the number of holes for routing the connection wiring of the electrical component can be reduced, the work load of the process of forming (processing) the holes can be reduced. Thereby, the production (manufacturing) cost of the turbo molecular pump 1 can be reduced.
Further, the corrosion of the wiring disposed in the purge
