前記実施形態では、励起光14として紫外光を採用しているため、より効果的にキャリアを生成することが可能となる。ここで、シリコン半導薄膜について紫外光を照射した場合、その浸透深さを100nm以下とすることができるので、キャリアを効率よく生成することができ、結晶性の評価を高精度で行うことができる。特に、試料7のように基材上にシリコン半導体薄膜を生成する場合、表面光電圧の検出が基材の影響を受け易いため、浸透深さの浅くなる光を励起光14として用いることにより、結晶性の評価をより高感度に行うことができる。

図3から明らかなように、<1>〜<6>について結晶性の高い試料7ほど表面光電圧(SPV)の振幅aが大きくなっている。したがって、表面光電圧の振幅aに比例する透明電極6からの信号強度に基づいて試料7の結晶性を評価することができる。なお、図3では、信号処理装置11のオシロスコープとしての機能により、表面光電圧を波形として観測したが、信号処理装置11に励起光14の繰り返し周期に関する信号も入力し、この周期を参照信号として、同期検波することも可能である。つまり、信号処理装置11にロックインアンプの機能を持たせることもできる。

また、図3に示すように、表面光電圧は、励起光14の照射後、瞬時には減衰せずに、有限の時定数(図中の減衰時間t)をもって減衰していることが分かる。この減衰時間tをサンプル<1>〜<6>のそれぞれについて示したものが図4である。この図4から明らかなように、<1>〜<6>について結晶性が高いものほど、キャリアの再結合消滅時間(前記減衰時間t)が長くなるため、この減衰時間tの長短に基づいても試料7の結晶性を評価することが可能となる。

なお、前記実施形態では、図1に示すように、基台12上に透明電極6を固定した構成について説明したが、透明電極6と試料7の表面との間隔が一定に保たれるように構成されていることが好ましい。透明電極6と試料7の表面との間隔が変動すると、結合容量の変化に伴い検出信号が変化してしまい、検出精度に影響を受けるためである。特に、テーブル9の移動に伴い試料7の表面の全体を評価する際には、試料7の厚みや反りにより透明電極6と試料7との間の距離が変動し易いため、このような場合であっても、透明電極6と試料7との間隔が一定とすることができれば、評価精度をより一層高めることができる。以下、図5を参照して、透明電極6と試料7の表面との間隔を一定に保つための構成について説明する。

ビーム位置検出器21は、前記支持部8上に立設された連結アーム25を介して固定されている。また、ビーム位置検出器21は、測定用レーザ光源20からのレーザ光の出射位置、レーザ光の反射位置(試料7の表面)、及びレーザ光の受光位置の間で三角測量の原理を用いて、ビーム位置検出器21からレーザ光の反射位置までの距離、つまり、基台12に対する試料7の表面の相対位置を特定し、その信号をコントローラ22へ出力する。

コントローラ22は、ビーム位置検出器21により特定された基台12に対する試料7の表面の相対位置と、現時点における透明電極6の位置とに基づいて、当該透明電極6と試料7の表面との間隔を予め設定された距離(本実施形態では、100μm)とするための透明電極6の移動量を算出し、その信号を上下移動機構23に出力する。

なお、前記実施形態では、透明電極6と試料7の表面との間隔が100μmで一定となるように制御する例について説明したが、一定とすべき間隔は、上述した実施形態と同様、50μm〜1000μmの範囲内で適宜設定することができる。この範囲内に設定することにより、信号レベルが小さくなることや、透明電極6と試料7との接触を抑制しつつ、検出精度の向上を図ることができる。

また、前記実施形態では、光源制御部2からの方形波の制御信号に応じてLED1からの励起光14を出射させるようにしているが、光源制御部2からの制御信号は、正弦波や三角波であってもよい。また、励起光14を周期的に強度変調することに限定されることはなく、励起光14の照射及び照射停止を一回のみ行った場合でも、前記振幅aや減衰時間t(図3及び図4参照)を検出することにより結晶性の評価を行うことができる。ただし、前記実施形態のように周期的に励起光14を照射する場合には、複数の検出データを加算平均して結晶性の評価を行うことができるので、評価精度を向上することが可能となる。

前記紫外光の照射により前記シリコン半導体薄膜の表面に生じる表面光電圧の変化を、前記シリコン半導体薄膜の表面に対して間隔をもって配置された透明電極により検出してその検出信号を出力する電圧検出手段と、
前記シリコン半導体薄膜の結晶性を評価するために前記検出信号を処理する信号処理手段と、
前記透明電極とシリコン半導体薄膜との間の距離を検出する距離検出手段と、
前記距離検出手段により検出された距離に基づいて前記透明電極とシリコン半導体薄膜の表面が予め設定された間隔に保たれるように、前記透明電極とシリコン半導体薄膜との距離を調整するための距離調整手段とを備え、
