図5(c)は、ウェーハWが大幅に飛出してウェーハW上に画像全体が投影された場合を示し、画像全体がリファレンス画像(図5(a))よりも縮小されている。また、ウェーハW全体が研磨ヘッド6から飛出す場合のほかに、何らかの原因によってウェーハWの一部が欠損して研磨パッド5上へ飛出すことも起こりうる。このような場合は、例えば図5(d)中のa部に示すように、投影画像が研磨パッド5上の異物に掛かった部分だけが縮小変形し、このような場合も、画像処理部14は受光画像の異常と判断してCMP制御部15へスリップアウト信号を出力し、研磨ヘッド駆動モータ18並びにプラテン駆動モータ3を急停止させ、異物による研磨パッド5や研磨ヘッド6の損傷を防止する。
