なお、図中、ハッチング部は金属汚染量の多い領域を示している。また、ハッチングのない部分は、金属汚染量の少ない領域、もしくは金属汚染が検出されなかった領域、具体的には、検出下限付近、もしくは検出限度以下の領域を示している。なお、金属汚染の検出、分析は、SPV(Surface Photo Voltage)法を用いて行った。

(2)前記部材は、基板を熱処理する際に基板を収容する反応管、前記反応管内で基板を支持する支持具、前記反応管内で前記支持具を支持する支持具受け部材、前記反応管内にガスを導入するノズル、及び前記反応管内の前記支持具の下方に設けられる断熱板のうちの少なくともいずれか一つであることを特徴とする(1)記載の熱処理装置。
(3)前記炭化珪素膜及び前記シリコン膜はCVD法により形成され、前記シリコン酸化膜は熱酸化法により形成されることを特徴とする(1)又は(2)記載の熱処理装置。
(4)前記炭化珪素膜及び前記シリコン膜は同一の処理室内でCVD法により連続的に形成されることを特徴とする(1)乃至(3)いずれか記載の熱処理装置。
(5)前記炭化珪素膜は前記炭化珪素基材上にシリコン含有ガスと炭素含有ガスとを供給することでCVD法により形成され、前記炭化珪素膜形成後に、前記シリコン含有ガスの供給を維持しつつ、前記炭素含有ガスの供給を停止することで、CVD法により前記炭化珪素膜上に前記シリコン膜を連続して形成することを特徴とする(1)乃至(4)記載の熱処理装置。
(6)前記シリコン膜の酸化は水蒸気雰囲気中で行われることを特徴とする(1)乃至(5)いずれか記載の熱処理装置。
(7)前記シリコン酸化膜の除去及び/又は前記シリコン膜の除去は、薬液を用いて行われることを特徴とする(1)乃至(6)いずれか記載の熱処理装置。
(8)前記シリコン酸化膜の除去及び/又は前記シリコン膜の除去は、HFを含む薬液を用いて行われることを特徴とする(1)乃至(7)いずれか記載の熱処理装置。
(9)前記シリコン膜の除去は、HFと、HNO3と、CH3COOHとを含む薬液を用いて行われることを特徴とする(1)乃至(7)いずれか記載の熱処理装置。
(10)前記炭化珪素基材がシリコン含浸炭化珪素であることを特徴とする(1)乃至(9)いずれか記載の熱処理装置。
(11)炭化珪素基材上に炭化珪素膜が形成され、前記炭化珪素膜上にシリコン膜が形成され、
前記シリコン膜が酸化によりシリコン酸化膜に変化されてなるか、前記シリコン膜が酸化によりシリコン酸化膜に変化された後に、前記シリコン酸化膜が除去されることで前記炭化珪素膜が露出されてなるか、あるいは、前記シリコン膜が除去されることで前記炭化珪素膜が露出されてなることを特徴とする熱処理用部材。
(12)炭化珪素基材上に炭化珪素膜を形成する工程と、
前記炭化珪素膜上にシリコン膜を形成する工程と、
前記シリコン膜を酸化によりシリコン酸化膜に変化させるか、前記シリコン膜を酸化によりシリコン酸化膜に変化させた後に前記シリコン酸化膜を除去して前記炭化珪素膜を露出させるか、あるいは、前記シリコン膜を除去して前記炭化珪素膜を露出させる工程と、
を有することを特徴とする熱処理用部材の製造方法。
(13)基板を熱処理する領域内に炭化珪素製の部材を有する熱処理装置において、前記部材は、炭化珪素基材上に炭化珪素膜がCVDコートされ、前記炭化珪素膜上にシリコン膜がCVDコートされてなることを特徴とする熱処理装置。
(14)炭化珪素基材上に炭化珪素膜を形成する工程と、前記炭化珪素膜上にシリコン膜を形成する工程と、前記シリコン膜を酸化によりシリコン酸化膜に変化させる工程と、を有することを特徴とする熱処理用部材の製造方法。
(15)炭化珪素基材上に炭化珪素膜を形成する工程と、前記炭化珪素膜上にシリコン膜を形成する工程と、前記シリコン膜を酸化によりシリコン酸化膜に変化させる工程と、前記シリコン酸化膜を除去して前記炭化珪素膜を露出させる工程と、を有することを特徴とする熱処理用部材の製造方法。
(16)炭化珪素基材上に炭化珪素膜を形成する工程と、前記炭化珪素膜上にシリコン膜を形成する工程と、前記シリコン膜を除去して前記炭化珪素膜を露出させる工程と、を有することを特徴とする熱処理用部材の製造方法。
