次に、以上のように構成された搬送アーム洗浄装置1で行われる搬送アーム10の保持部13の洗浄について説明する。図5は、搬送アーム10の洗浄処理の各工程を示す説明図である。

搬送アーム10が所定の位置まで進入すると、洗浄ノズル40を搬送アーム10における一の保持部13の真上に移動させる。その後、洗浄ノズル40から当該保持部13に向けて洗浄ガス及び洗浄液を吐出する。このとき、洗浄液は加熱機構46によって例えば70℃に加熱され、ミスト状になっている。また、洗浄ガスも同様に加熱機構43によって例えば70℃に加熱されている。そして、洗浄ノズル40から吐出される洗浄液は、洗浄ガスによって強い圧力で吐出され、ミスト状の洗浄液の粒が保持部13に衝突し、保持部13に付着した異物が除去される。また、処理容器20の底面に落下した洗浄液は、排液口50から排出される。なお、この洗浄ノズル40からの洗浄ガス及び洗浄液の吐出中、気体噴射ノズル32から気体を噴射する。そうすると、開口部21にエアカーテンが形成され、洗浄ノズル40から吐出される洗浄液が処理容器20の外部に飛散することがない(図5(b))。なお、洗浄ガス及び洗浄液の吐出に際し、洗浄ガス及び洗浄液を混合体とした後、当該混合体を洗浄ノズル40から吐出してもよい。

この洗浄ガス及び洗浄液の吐出を所定の時間行い、保持部13が洗浄されると、次に洗浄ノズル40から洗浄ガスのみを噴射する。そして、この洗浄ガスによって、洗浄液で濡れた保持部13を乾燥させる。なお、この保持部13の乾燥中も、気体噴射ノズル32から気体を噴射し、開口部21にエアカーテンを形成しておくのが好ましい(図5(c))。

すべての保持部13の洗浄が終了すると、搬送アーム10を処理容器20から退出させる。このとき、気体噴射ノズル32から気体が噴射され、この気体は加熱機構36によって例えば70℃に加熱されている。そうすると、搬送アーム10の保持部13が開口部21を通過する際、加熱された気体によって搬送アーム10を完全に乾燥させることができる(図5(d))。
