実験方法:基板に金属配線を形成し、この金属配線の表面にTiN層を形成した。このTiN層の表面に層間絶縁膜を形成し、エッチングガスを用いて選択的にエッチングして孔を形成した。この孔の内部をスピンコートを用いて有機薬液で処理して、孔の内部に存在するTiのフッ化物およびフッ化炭素のうち、Tiのフッ化物を除去するとともに、フッ化炭素をTiN層表面に残した。その後、この孔をプラズマ処理してフッ化炭素を除去し、孔の埋め込みを行って導電膜を形成し、導電膜と金属配線との間の抵抗を測定した。

前記金属配線の表面にTiまたはTaを含有する高融点金属層を形成する工程と、
前記高融点金属層を覆うように層間絶縁層を形成する工程と、
前記層間絶縁層を、有機フッ化物を含むエッチングガスで選択的にエッチングして、前記高融点金属層が露出する孔を形成する工程と、
前記孔の内部を有機薬液で処理して、前記エッチング工程で生じた、前記孔の内部に存在するTiまたはTaのフッ素化物およびフッ化炭素のうち、前記TiまたはTaのフッ素化物を除去するとともに、前記フッ化炭素を前記高融点金属層の表面に残す工程と、
前記孔の内部をプラズマ処理して、前記フッ化炭素を除去する工程とを含み、
