Description
CaCO3とAl2O3とを12CaO・7Al2O3の化学式に合わせて定量した後、それらを1,300℃で12時間固状反応させ、12CaO・7Al2O3粉末を得た。この後、前記12CaO・7Al2O3粉末を圧縮成形して圧縮成形体を得た後、前記圧縮成形体を1500℃で2時間熱処理して12CaO・7Al2O3ペレットを得た後、これをターゲットサイズによって加工し、12CaO・7Al2O3ターゲットを製造した。
12CaO・7Al2O3ターゲットなしにITOターゲットのみを利用して電極を形成(このとき、O2分圧は0%ないし15%範囲で調節)したという点を除いては、実施例と同じ方法で電極を形成した。これをサンプルAとする。
前記サンプル1ないし8の面抵抗を4−point probe(100MP、ChangMin)を利用して測定し、その結果を図2に表した(左側から順にサンプル1ないし8の順である)。図2によれば、本発明による電極は、低面抵抗を示すが、特に、O2分圧が2.2%であるサンプル8の場合、100Ω/sq.の面抵抗を示すということが分かる。
サンプルA、サンプル2、サンプル3及びサンプル4の透光度について、400nmないし1,000nmの波長範囲の光に対して評価して図3に表した(この場合、サンプルAは、それぞれサンプル2、3,4に相当するO2分圧である)。前記透光度は、NUVS−2100(Scinco)を利用して測定した。
サンプル1ないし7の仕事関数を、それぞれに対応するサンプルAの仕事関数領域と共に図5に表した。12CaO・7Al2O3粒子を含まないサンプルAの仕事関数は、おおむね4.7eV以上であるが、サンプル1ないし7は、4.2eV〜4.5eV範囲の仕事関数を有するということが分かる。
サンプル4(O2分圧1.4%)の表面を高分解能透過電子顕微鏡(HRTEM)で観察し、その結果を図6に表した。図6によれば、ITOマトリックスに白色12CaO・7Al2O3粒子が複数個分散されていることを確認することができる。図6から、サンプル4のうち、複数の12CaO・7Al2O3粒子の粒径値のうち最小値は2nmであり、最大値は10nmであることを確認した。
サンプル4(O2分圧1.4%)をEPMA−1600(Shimadzu)を利用して定量分析し、その結果を図7に表した。図7によれば、サンプル4は、Ca及びAlを各々0.532wt%及び0.540wt%含有していることを確認することができる。
Claims (16)
- 金属酸化物及び12CaO・7Al 2 O 3 粒子を含んだ電極であって、
前記12CaO・7Al2O3粒子の含有量が、前記金属酸化物と前記12CaO・7Al2O3粒子との総重量100重量部当たり0.1重量部ないし5重量部であることを特徴とする電極。 - 金属酸化物及び12CaO・7Al 2 O 3 粒子を含んだ電極であって、
前記12CaO・7Al2O3粒子のうちCaの総重量が、前記金属酸化物と前記12CaO・7Al2O3粒子との総重量100重量部当たり0.1重量部ないし3重量部であることを特徴とする電極。 - 金属酸化物及び12CaO・7Al 2 O 3 粒子を含んだ電極であって、
前記12CaO・7Al2O3粒子のうちAlの総重量が、前記金属酸化物と前記12CaO・7Al2O3粒子との総重量100重量部当たり0.1重量部ないし3重量部であることを特徴とする電極。 - 金属酸化物及び12CaO・7Al 2 O 3 粒子を含んだ電極であって、
40Ω/sq.ないし500Ω/sq.の抵抗を有することを特徴とする電極。 - 金属酸化物及び12CaO・7Al 2 O 3 粒子を含んだ電極であって、
可視光線領域の光に対して90%以上の透光度を有することを特徴とする電極。 - 金属酸化物及び12CaO・7Al 2 O 3 粒子を含んだ電極であって、
4.0eVないし4.6eVの仕事関数を有することを特徴とする電極。 - 前記金属酸化物がマトリックスをなし、前記金属酸化物のマトリックスに前記12CaO・7Al 2 O 3 粒子が分散されたことを特徴とする請求項1ないし6のうちいずれか1項に記載の電極。
- 前記12CaO・7Al 2 O 3 粒子の粒径値は、最小値が2nm以上であり、最大値が80nm以下であることを特徴とする請求項1ないし6のうちいずれか1項に記載の電極。
- 前記金属酸化物がITO、IZO、インジウム酸化物、亜鉛酸化物、SnO 2 、AZO、GaZO、GeZO、GaBZO及びStRuOからなる群から選択された物質であることを特徴とする請求項1ないし6のうちいずれか1項に記載の電極。
- 50nmないし200nmの厚さを有することを特徴とする請求項1ないし6のうちいずれか1項に記載の電極。
- スパッタリング法または蒸着法を利用し、金属酸化物及び12CaO・7Al 2 O 3 を基板上に提供することによって、金属酸化物及び12CaO・7Al 2 O 3 粒子を含んだ電極を製造する方法であって、
前記金属酸化物及び12CaO・7Al2O3を基板に提供する段階を、Ar、H2及びO2を含んだ混合ガス雰囲気下で行うことを特徴とする電極製造方法。 - 前記金属酸化物がマトリックスをなし、前記金属酸化物のマトリックスに12CaO・7Al 2 O 3 粒子が分散されたことを特徴とする請求項11に記載の電極製造方法。
- 前記混合ガスのうち、O2分圧が0.3%ないし3%であることを特徴とする請求項11に記載の電極製造方法。
- 前記金属酸化物及び12CaO・7Al2O3を基板に提供する段階を25℃ないし100℃の温度下で行うことを特徴とする請求項11に記載の電極製造方法。
- 請求項1ないし請求項10のうちいずれか1項に記載の電極を備えた電子素子。
- 基板、第1電極、有機層及び第2電極を備え、前記第2電極が請求項1ないし請求項10のうちいずれか1項に記載の電極である有機発光素子であることを特徴とする請求項15に記載の電子素子。
