In recent years, a fine processing technique for imprinting a fine pattern formed on a mold onto a work such as resin or metal has been developed and attracts attention.
This technique is called nanoimprint or nanoembossing because it has a resolution of several nanometers.

FIG. 1 shows a flowchart for explaining the control system of the imprint apparatus in this embodiment.
The flowchart of FIG. 1A shows a case where the amount of light is controlled by measuring various physical quantities reflecting the state of the resin by light irradiation.
On the other hand, the flowchart of FIG. 1B measures various physical quantities reflecting the state of the resin by light irradiation, and controls the amount of light and the distance between the mold and the substrate as the spatial positional relationship between the mold and the substrate. The case where it does is shown.
In the case of FIG. 1A, measurement (1) is performed after light irradiation from the light source is started.
In the measurement (1), a physical quantity reflecting the state of the resin is measured.
Here, the optical characteristics of the resin, the distance between the mold and the substrate, and the film thickness of the resin as physical quantities reflecting the state of the resin can be measured by using an optical measurement system described later.
Also, the load on the mold as a physical quantity reflecting the state of the resin can be measured by using a load cell (load converter) or the like.
Next, after the measurement (1) is performed, the light quantity is controlled if the measured physical quantity satisfies the condition (1).
For example, light irradiation is initially performed with a strong light amount. When the refractive index of the resin changes with light irradiation and the refractive index reaches a predetermined value, the light irradiation light amount can be reduced.
In this case, by irradiating light with a strong light amount, most of the resin can be cured in a short time and the fluidity of the resin can be suppressed.
Then, by controlling the light intensity to be weakened after that, the resin can be cured to a uniform thickness mainly by relaxing the flow of the uncured resin.
More specifically, the mold pattern is not uniform and dense, and the resin expands or contracts when irradiated with light.
As a result, stress is generated, and the mold may be deformed so as to relieve the stress after the mold is released, resulting in poor pattern shape accuracy. Accordingly, imprint accuracy can be improved by performing such light amount control.
In the step following the determination of the condition (1), if the end condition is satisfied, the light irradiation is ended. If the end condition is not satisfied, the process returns to the step of the measurement (1), and each step described above. repeat.
Here, examples of the termination condition include a case where a predetermined time has elapsed and a case where the refractive index does not change for a certain period of time.
Note that a plurality of predetermined values for the condition (1) are set such as the first refractive index, the second refractive index, etc., depending on the number of loops of the condition (1), light amount control, and measurement (1). Alternatively, a predetermined value may be selected as appropriate.
In the above description, only the light amount is controlled based on the measurement. However, in the present invention, only the distance between the mold and the substrate may be controlled. Furthermore, both may be controlled simultaneously.
In addition, since the physical quantity measured once is often reproducible, the temporal change of the physical quantity reflecting the state of the resin is measured, and in the subsequent process, the measurement (1) is set to the elapsed time and the condition (1) is set. The elapsed time when the desired physical quantity is reached can be used.
It is also possible to have a measurement mechanism outside the imprint apparatus, measure physical quantities in advance, and control the imprint apparatus based on the data. In this case, the measuring means is not necessarily required in the imprint apparatus.
As a light amount control method, there are a method of controlling the power of the light source, a method of sandwiching a filter or a shutter between the mold and the light source, and the like. When a filter or shutter is used, a mechanism that can mount the filter or shutter in the imprint apparatus is used. The filter may partially change the light transmittance depending on the structure of the mold.
In the case of FIG.1 (b), after starting light irradiation from a light source, the optical characteristic of resin is measured. If the optical characteristics of the resin satisfy the condition (2), the amount of light is controlled.
Thereafter, the distance between the mold and the substrate is measured in a step following the control of the light quantity or a step following the determination that the condition (2) is not satisfied. Next, if this distance satisfies the condition (3), the distance between the mold and the substrate is controlled.
Then, in the step following the determination of the condition (3), if the end condition is satisfied, the light irradiation is ended. If the end condition is not satisfied, the process returns to the measurement (2) step and described above. Repeat each step.
For example, when the refractive index of the resin reaches a predetermined value under the condition (2), control is performed to reduce the light amount as described above.
In this state, the resin has a portion that is not microscopically cured, and the fluidity is suppressed, but the deformation is possible.
Next, as a result of irradiating the resin with light, the thickness of the resin increases, and when the distance between the mold and the substrate reaches a predetermined value under the condition (3), the mold is adjusted so as to reduce this distance. Control to press against the resin can be performed.
Conversely, when the film thickness is reduced and the distance reaches a predetermined value, it is possible to control to increase this distance. By performing such control, the thickness of the resin can be formed to a desired thickness, and the imprint accuracy can be improved.
In the above flowchart, the distance between the mold and the substrate is controlled after controlling the light amount, but the light amount may be controlled after controlling the distance between the mold and the substrate. Further, the measurement of the optical characteristics and the measurement of the distance between the mold and the substrate may be performed by different measuring means or the same measuring means.
As another example, the predetermined value in the condition (2) is set to a refractive index indicating a state where the resin is not completely cured.
When this condition is satisfied, control is performed so that the mold and the substrate are separated from each other.
Thereafter, control is performed to increase the amount of light irradiation for curing the resin. With such a configuration, since the resin is not completely cured, the mold can be easily separated from the resin.
Therefore, since the force applied to the resin when releasing is reduced, the deformation of the resin can be suppressed, and the imprint accuracy can be improved.

Next, an analysis method in the
The distance between the mold and the substrate and the film thickness of the resin can be determined by using a calculation method such as Fourier transform from the intensity data of the wavelength obtained by the image sensor.
In addition, intensity data calculated from the distance between the mold and the substrate, the film thickness data of the photocurable resin, and the optical characteristics can be stored in advance in the analysis system.
It can also be calculated by comparing this data with intensity data measured as reference data. Furthermore, a method of combining these can also be employed.
In order to reduce the amount of calculation, it can be assumed that there is no change in the optical characteristics when the distance between the mold and the substrate is reduced.
Further, in the case of light irradiation, a method that does not change the distance between the mold and the substrate can be used.
Furthermore, the calculation amount can be reduced by storing the wavelength dependence of the optical characteristics of the photocurable resin and the illuminance dependence of the optical characteristics.
In addition, the amount of calculation can be reduced from the encoder of the motor that controls the distance between the mold and the substrate, information on the thickness of the substrate, the thickness of the mold, and the like.

Hereinafter, an example of a method using Fourier transform as an analysis method will be described with reference to FIG.

Here, as shown in FIG. 4A, there is a
When the intensity data of the measurement light at this time is Fourier transformed, an optical distance n 1 d 1 between the mold surface and the photocurable resin surface, an optical distance n 2 d 2 between the photocurable resin surface and the substrate, A peak appears at the optical distance n 1 d 1 + n 2 d 2 between the mold and the substrate.
Here, for n 1 and n 2 , d 1 and d 2 can be calculated by using values stored in the analysis system.
On the other hand, as shown in FIG. 4B, when the mold is in contact with the photocurable resin, a peak appears at the n 2 d 2 position. After light irradiation since d 2 is substantially constant, it is possible thereby to measure the change in n 2.
As described above, when an optical interferometer is used as the
Thereby, the structure of the imprint apparatus can be simplified.
In addition, when measuring a load as a physical quantity, a load cell (not shown) between the
Hereinafter, a mold that can be suitably used in an imprint apparatus or imprint method to which the present invention is applied will be described.
In order to measure optical characteristics of the photocurable resin having a high S / N ratio, a certain film thickness of the photocurable resin is required.
However, there are cases where the remaining film formed after imprinting the mold pattern on the resin is formed thin.
Therefore, in the mold that can be suitably used in the present invention, a measurement pattern is added to a region different from the region where the processing pattern is formed.
