Description
The present invention relates to a nitride semiconductor laser device, and more particularly to a nitride semiconductor laser device having a protective film having a specific structure on a resonator surface.
However, in nitride semiconductor laser devices, even if the protective film is a material that can suppress light absorption at the resonator surface, cracks occur in the nitride semiconductor layer and the protective film due to the difference in the lattice constant of the nitride semiconductor. Or the protective film is peeled off and cannot perform a desired function.
The present invention has been made in view of the above problems, and provides a nitride semiconductor laser element having excellent characteristics in which the occurrence of cracks in the nitride semiconductor and the protective film is suppressed and the protective film does not peel off at the end face. The purpose is to provide.

The first film and the second film are preferably made of the same material.
It is preferable that the resonator surface is an M plane.
According to the present invention, on the resonator surface, the first film having a crystal structure coaxial with the crystal structure of the nitride semiconductor layer constituting the resonator surface, and the first film having a crystal structure different from the first film. By forming a protective film having two films in order, the band gap energy of the resonator surface can be widened to improve the COD level, and stress is applied at the interface between the first film and the second film. Can be relaxed. Therefore, it is possible to provide a high-power nitride semiconductor laser device that suppresses the occurrence of cracks in the nitride semiconductor and the protective film and prevents the protective film from peeling off.
The nitride semiconductor laser device of the present invention typically includes a first
As shown in FIGS. 2A and 2B, the protective film is a film formed on at least one surface of the resonator, and the first is oriented coaxially with the crystal structure of the nitride semiconductor layer constituting the resonator surface. The
In the present invention, even if the protective film is formed of the same material, the first film and the second film having different crystal orientations have a difference in lattice constant and a coefficient of thermal expansion. Therefore, peeling of the protective film can be prevented and the COD level can be improved. The reason for this is that by forming a first film that has a crystal structure that is coaxially aligned with the output side end face, the band gap energy of the output side end face is widened and a window structure is formed to prevent deterioration of the output side end face. can do. Forming a second film on the first film with the same material and an axially oriented crystal structure different from that of the first film reduces stress between the nitride semiconductor layer and the first film formed on the end face thereof. In addition, the protective film can be prevented from peeling off.
Specifically, an AlN film is an example of such a material. Moreover, it is suitable that the total film thickness of the protective film is, for example, about 50 to 2 μm. The protective film as in the present invention may be formed on either the light reflection side or the light emission side of the resonator surface, or may be formed on both resonator surfaces.
In the present invention, the resonator surface preferably has an orientation other than the C-axis orientation, for example, an M-axis, A-axis, and R-axis orientation, and particularly preferably an M-axis orientation. Therefore, it is preferable that the first film is an M-axis, A-axis, and R-axis orientation, and a film oriented coaxially with the end face with respect to the end face having such an orientation. More preferably. Here, “M-axis orientation” means a single crystal that is not only precisely oriented in the M-axis but also includes polycrystals, but includes a portion uniformly oriented in the M-axis and is uniformly distributed. May be included. Thus, in the polycrystalline state, the difference in the lattice constant from the resonator surface does not appear strictly, and the difference can be mitigated. The film thickness of the first film is preferably about 1 atomic level to about 700 mm. More preferably, it is 50-300 mm. By making the first film as such a thin film, it is possible to prevent the nitride semiconductor and the protective film from being cracked.
Further, as described above, the first film can be improved in COD level by being formed in a coaxial orientation with the resonance surface.
When the first film has an M-axis, A-axis, or R-axis orientation, particularly when the first film has an M-axis orientation, the second film is a film different from the first film, for example, a C-axis orientation. Is preferred.
In this specification, the first film and the crystal structure of different axis orientation are a part of a target film (hereinafter referred to as a second film) when the orientation of the crystal structure is measured with an XRD apparatus. Or it means that all have a crystal structure having an axial orientation peak different from that of the first film, and that the entire protective film is not the same crystal structure. Further, when the second film has the peak of the axial orientation of the first film, it means that the peak of the different axial orientation is stronger than the peak of the axial orientation of the first film.
In FIG. 3A, a C-axis oriented second film 7507 and a total film thickness of 1000Å are formed on the M-axis oriented first film 250 膜. FIG. 3B shows an M-axis oriented first film 250 形成 formed. In FIG. 3A, the peak of the C-axis orientation is larger than the peak of the M-axis orientation. In this case, it can be said that the second film has a crystal structure different from that of the first film.
In general, the state of the protective film is classified into single crystal, polycrystalline, and amorphous depending on the degree of crystallization of the material constituting the protective film. A single crystal has almost no change in lattice constant in the material, and has almost no lattice plane inclination. In other words, the atomic arrangement is regularly arranged in the material, and the long-range order is maintained. The polycrystal is composed of a large number of minute single crystals, that is, microcrystals. Amorphous means one that does not have a periodic structure as in crystals, that is, one that has an irregular atomic arrangement and no long-range order.
The state of such a film (in the case of being crystalline, its crystallinity or crystal state) can be easily determined from a diffraction image by an electron beam. That is, when an electron beam is incident on the film, an electron beam diffraction image appears corresponding to the size of the lattice constant and the surface direction. For example, in the case of a single crystal, since the crystal planes are substantially aligned, diffraction points are regularly observed side by side. In the case of a polycrystal, since it is composed of microcrystals, the directions of the respective lattice planes are not aligned, and the diffraction points can be seen in a complicated state or Debye ring can be seen. On the other hand, in the case of amorphous, the atomic arrangement does not have a periodic structure over a long distance, so that electron beam diffraction does not occur. Therefore, the diffraction image is observed in a state where there is no diffraction point.
The state of the arrangement of elements constituting the crystal can be visually grasped by electron diffraction.
The difference in crystallinity, that is, the difference in the axial orientation of the crystal is, for example, a transmission electron microscope (TEM), a scanning transmission electron microscope (STEM), or a scanning electron microscope (Scanning Electron Microscope). : SEM) etc. not only observed in cross-sectional observation (bright field, limited field of view, high resolution, etc.), but also electron beam diffraction as described above or a fast Fourier transform (FFT) process of these patterns It can also be confirmed from the difference in the etching rate.
That is, in the observation of the protective film with a microscope, due to the difference in crystallinity, there is a visual difference between the region in contact with the active layer and the region in contact with the first nitride semiconductor layer and the second nitride semiconductor layer. Is recognized.
In particular, in observation with STEM, TEM, etc., light and darkness (contrast) is observed due to the difference in the state of the film (in the case of being crystalline, its crystallinity or crystal state).
Even when the same film is observed, the light and darkness may be reversed and observed by changing the observation conditions (display setting of STEM image and TEM image).
The electron beam diffraction image can be observed by cutting an end surface on which the protective film is formed so that a cross section of the protective film is exposed and applying an electron beam. An electron beam diffraction image can be observed using, for example, JEM-2010F type manufactured by JEOL Ltd.
TEM observation can be performed using, for example, JEOL Ltd .: JEM-2010F type. As an observation procedure, first, a sample is cut out by microprobing using a focused ion beam (FIB) processing apparatus (for example, SMI3050MS2 manufactured by Seiko Instruments Inc.), and the sample is processed into a thin film by FIB processing. (For example, about 100 nm or less). Further thin film processing is performed by ion milling (for example, about 50 nm or less). Next, a night vision image can be obtained by performing TEM observation at a predetermined acceleration voltage (for example, about 200 kV).
Further, by immersing the obtained protective film in an appropriate etchant, for example, an acid (for example, buffered hydrofluoric acid) or an alkali (for example, KOH) solution, the difference in solubility (difference in etching rate). ) Shows a difference in crystallinity. In this etching, those with poor crystallinity are quickly dissolved or removed, and those with good crystallinity remain or are maintained.
The crystallinity of the protective film can be evaluated using a known method without being limited to these methods.
By forming a second film having a crystal structure different from that of the first film on the first film, stress due to a difference in lattice constant or thermal expansion coefficient between the nitride semiconductor layer and the first film is reduced. The protective film can be prevented from peeling off.
Note that the composition and / or orientation between the first film and the second film may change rapidly or may change gradually. The second film may be partially or entirely (preferably entirely) different from the orientation of the resonator plane of the first film at least on the outermost surface. When the orientation changes abruptly or gradually, a crystal having the orientation of the first film and a crystal having the orientation of the second film are mixed in the changing region, and the ratio is changed from the orientation of the first film to the second. It is preferable to change the orientation of the film by changing it so that the orientation of the film increases.
Thus, a protective film having a hexagonal crystal structure composed of the first film coaxially aligned with the resonator surface and the first film and the second film differently oriented with respect to the resonator surface is formed. Therefore, the nitride semiconductor constituting the resonator surface is not stressed, the nitride semiconductor and the protective film are not cracked, the adhesiveness to the resonator surface is good, and peeling is not caused. Can be prevented, and as a result, the COD level can be improved. The film thickness of the second film is preferably such that the stress between the nitride semiconductor layer and the first film can be relaxed. From the viewpoint of heat dissipation of the end face, it is preferable that the end face is formed to be thick to some extent. The film thickness is not specifically limited, For example, about 100-3000 mm is mentioned.
The protective film is preferably formed so that the second film is thicker than the first film.
Further, the protective film, that is, the first film and the second film are not required to have a uniform orientation in the plane, and polycrystals are mixed. The state which contains the site | part which has, and the state which contains a certain orientation uniformly distributed may be sufficient. In addition, in the plane, a region having a different axial orientation may be included. For example, as shown in FIG. 4, in a partial region of the protective film, a
The first film and the second film can be formed by a method known in the art, for example. For example, evaporation method, sputtering method, reactive sputtering method, ECR plasma sputtering method, magnetron sputtering method, ion beam assisted evaporation method, ion plating method, laser ablation method, CVD method, spray method, spin coating method, dip method or Various methods such as a method of combining two or more of these methods or a method of combining these methods and oxidation treatment (heat treatment) can be used. Of these, the ECR plasma sputtering method is preferable.
In particular, in order to obtain a film oriented coaxially with the resonator surface as the first film, depending on the film forming method, the film surface is processed with nitrogen plasma before the film formation. Is adjusted to a relatively slow rate, the film formation atmosphere is controlled to, for example, a nitrogen atmosphere, or the film formation pressure is adjusted to be relatively low, or the film formation is controlled in combination of two or more It is preferable. In addition, in order to form a film having a different axis orientation from the first film as the second film, depending on the film forming method, the film forming atmosphere is adjusted to a higher rate. For example, it is preferable to control the film formation by any one or a combination of two or more of reducing the nitrogen partial pressure and adjusting the film formation pressure higher.
Further, when the first film and the second film are formed, the resonator surface is pretreated with nitrogen plasma, the first film is an ECR plasma sputtering method, the second film is a magnetron sputtering method, etc. Different film forming methods may be adopted for the two films.
In addition, the nitrogen partial pressure may be changed gradually or suddenly during film formation by each method, or the film formation pressure may be changed gradually or suddenly.
When forming a film by sputtering, the first film material is used as a target, and the film formation rate is gradually or rapidly increased, or the RF power is gradually or rapidly increased (the increase range is about 50 to 500 W). Or a method of changing the distance between the target and the substrate gradually or suddenly (the range to be changed is about 0.2 to 3 times the original distance), when forming a film using the first film material as the target Examples include a method of gradually or rapidly reducing the pressure (the pressure range to be reduced is about 0.1 to 2.0 pa). Specifically, when adjusting the film formation rate, when forming the first film, the film is formed in the range of 5 Å / min to 100 Å / min, and when forming the second film, the film is further formed. It is preferable to form the film at a speed. The RF power is preferably 100 W to 600 W when the first film is formed, and more than that when the second film is formed.
Furthermore, when the film is formed by the sputtering method, there is a method in which the temperature of the substrate is gradually or rapidly increased or decreased (the temperature range to be changed is about 50 to 500 ° C.). Thereafter, heat treatment may be optionally performed.
Furthermore, these methods may be arbitrarily combined.
In the nitride semiconductor laser device of the present invention, it is preferable that an amorphous
The film thickness of the third film is preferably larger than the total film thickness of the first film and the second film. By having the second film having a crystal structure different from the first film on the first film having a crystal structure coaxial with the resonator surface, the resonator surface and the first film are interposed between the second film and the second film. The generated stress is relaxed, and peeling between the protective film and the nitride semiconductor layer is suppressed. Further, by forming the amorphous third film, the stress relaxation state can be reinforced and the adhesion of the protective film can be improved. Thereby, peeling of the protective film as a whole can be prevented. More preferably, it is 1.5 times or more of the total film thickness of the first film and the second film, and the total film thickness of the protective film is 2 μm or less. Thereby, said effect can be made more remarkable.
Further, as shown in FIG. 2B, the materials, film thicknesses, and the like of the
As a preferred form of the third layer, the third layer of the emission side formed by a single layer of SiO 2, in which the third layer of the reflection side is formed by a laminated structure of SiO 2 and ZrO 2.
Similar to the first and second films, the amorphous third film can be formed by using the known method described above. In particular, in order to obtain an amorphous film, depending on the film formation method, the film formation speed is adjusted to a higher rate, the atmosphere during film formation is controlled to, for example, an oxygen atmosphere, and the film formation pressure is increased. It is preferable to control the film formation by combining any one or two or more such as high adjustment. Moreover, when controlling to oxygen atmosphere, it is preferable to introduce | transduce oxygen to such an extent that it does not have absorption. As specific film formation conditions, it is preferable to form a film using a Si target with a sputtering apparatus, an oxygen flow rate of 3 to 20 sccm, and an RF power of about 300 to 800 W.

The substrate used for forming the nitride semiconductor laser device of the present invention may be an insulating substrate or a conductive substrate. The substrate is preferably a nitride semiconductor substrate having an off angle of 0 ° to 10 ° on the first main surface and / or the second main surface, for example. As for the film thickness, 50 micrometers or more and 10 mm or less are mentioned, for example. For example, a known substrate such as various substrates exemplified in JP-A-2006-24703, a commercially available substrate, or the like may be used.
The nitride semiconductor substrate can be formed by vapor phase growth methods such as MOCVD method, HVPE method, MBE method, hydrothermal synthesis method for crystal growth in a supercritical fluid, high pressure method, flux method, melting method and the like.
As the nitride semiconductor layer, can be used of the general formula In x Al y Ga 1-xy N (0 ≦ x ≦ 1,0 ≦ y ≦ 1,0 ≦ x + y ≦ 1). In addition to this, a group III element partially substituted with B may be used, or a group V element partially substituted with P and As may be used. The n-side semiconductor layer may contain any one or more of IV group elements or VI group elements such as Si, Ge, Sn, S, O, Ti, Zr, and Cd as n-type impurities. Further, the p-side semiconductor layer may contain Mg, Zn, Be, Mn, Ca, Sr, etc. as p-type impurities. The impurities are preferably contained in a concentration range of, for example, about 5 × 10 16 / cm 3 to 1 × 10 21 / cm 3 .
The active layer may have either a multiple quantum well structure or a single quantum well structure.
The nitride semiconductor layer has a light guide layer that constitutes an optical waveguide in the n-side semiconductor layer and the p-side semiconductor layer, so that an SCH (Separate Confinement Heterostructure) structure that is a separated light confinement structure with an active layer sandwiched therebetween. It is preferable that However, the present invention is not limited to these structures.
The active layer preferably has a smaller band gap energy than the first film. In the present invention, the band gap energy of the first film is made larger than that of the active layer, so that the band gap energy of the end face is widened, in other words, the impurity level near the resonator face is widened to form a window structure. As a result, the COD level can be improved.
Further, in the present invention, particularly when the oscillation wavelength is 370 nm to 500 nm, it is possible to prevent the protective film from peeling and to improve the COD level.
窒化物半導体層の成長方法は、特に限定されないが、MOVPE(有機金属気相成長法)、MOCVD(有機金属化学気相成長法)、HVPE(ハイドライド気相成長法)、MBE(分子線エピタキシー法)など、窒化物半導体の成長方法として知られている全ての方法を好適に用いることができる。 The method for growing the nitride semiconductor layer is not particularly limited, but MOVPE (metal organic chemical vapor deposition), MOCVD (metal organic chemical vapor deposition), HVPE (hydride vapor deposition), MBE (molecular beam epitaxy). All methods known as nitride semiconductor growth methods can be suitably used. In particular, MOCVD is preferable because it can be grown with good crystallinity.
A ridge is formed on the surface of the nitride semiconductor layer, that is, the p-side semiconductor layer. The ridge functions as a waveguide region, and the width is preferably about 1.0 μm to 30.0 μm, and more preferably about 1.0 μm to 3.0 μm. The height (etching depth) is, for example, 0.1 to 2 μm. Further, the degree of light confinement can be adjusted as appropriate by adjusting the film thickness, material, and the like of the layers constituting the p-side semiconductor layer. The ridge is preferably set so that the length in the resonator direction is about 200 μm to 5000 μm. Further, they may not all have the same width in the resonator direction, and the side surfaces thereof may be vertical or tapered. The taper angle in this case is suitably about 45 ° to 90 °.
Usually, a buried film is formed over the surface of the nitride semiconductor layer and the side surface of the ridge. That is, the buried film is formed on the nitride semiconductor layer in a region other than the region in which the nitride semiconductor layer and an electrode described later are in direct contact and electrically connected. The connection region between the nitride semiconductor layer and the electrode is not particularly limited in position, size, shape, etc., and is formed on a part of the surface of the nitride semiconductor layer, for example, on the surface of the nitride semiconductor layer. A substantially entire upper surface of the striped ridge is illustrated.
The buried film is generally formed of an insulating material having a refractive index smaller than that of the nitride semiconductor layer. The refractive index is a spectroscopic ellipsometer using ellipsometry. A. It can be measured using HS-190 manufactured by WOOLLAM. For example, the buried film is a single layer of an insulating film or a dielectric film such as an oxide such as Zr, Si, V, Nb, Hf, Ta, Al, Ce, In, Sb, Zn, nitride, oxynitride, etc. Or a laminated structure is mentioned. Further, the embedded film may be single crystal, polycrystalline or amorphous. As described above, the protective film is formed from the side surface of the ridge to the surface of the nitride semiconductor on both sides of the ridge, thereby ensuring a difference in refractive index from the nitride semiconductor layer, particularly the p-side semiconductor layer, from the active layer. The light leakage can be controlled, the light can be efficiently confined in the ridge, the insulation in the vicinity of the ridge base portion can be further secured, and the occurrence of the leakage current can be avoided.
The buried film can be formed by a method known in the art.
The electrodes in the present invention refer to a pair of electrodes electrically connected to the p and n side nitride semiconductor layers. The p-side electrode is preferably formed on the nitride semiconductor layer and the buried film. Since the electrode is continuously formed on the uppermost nitride semiconductor layer and the first film, the first film can be prevented from peeling off. In particular, by forming the electrode up to the ridge side surface, the embedded film formed on the ridge side surface can be effectively prevented from peeling off.
The electrode is formed of a single layer film or a laminated film of a metal or an alloy such as palladium, platinum, nickel, gold, titanium, tungsten, copper, silver, zinc, tin, indium, aluminum, iridium, rhodium, and ITO. Can do. The film thickness of the electrode can be appropriately adjusted depending on the material used, and for example, about 500 to 5000 mm is appropriate. The electrodes only need to be formed on at least the p-side and n-side semiconductor layers or the substrate, respectively, and one or more conductive layers such as pad electrodes may be formed on the electrodes. Note that the p-side electrode and the n-side electrode may be formed on the same surface side with respect to the substrate.
A second protective film is preferably formed on the buried film. Such a second protective film may be disposed on the buried film at least on the surface of the nitride semiconductor layer, and may be disposed on the side surface of the nitride semiconductor layer and / or the substrate with or without the buried film interposed therebetween. It is preferable to further coat the side surface or the surface. The second protective film can be formed of a material similar to that exemplified for the buried film. As a result, not only the insulating properties but also the exposed side surfaces or surfaces can be reliably protected.
A p-pad electrode is preferably formed on the upper surface of the buried film, the p-side electrode, and the second protective film from the side surface to the upper surface of the nitride semiconductor layer.

Grow with thickness. A barrier layer and a well layer are alternately stacked twice, and finally, an active layer of a multiple quantum well structure (MQW) having a total film thickness of 560 mm is grown by ending with the barrier layer.
The temperature was raised to 1000 ° C., TMG, TMA, ammonia, Cp 2 Mg (cyclopentadienyl magnesium) was used, and the band gap energy was larger than that of the p-side light guide layer, and Mg was doped at 1 × 10 20 / cm 3 . A p-side cap layer made of p-type Al 0.25 Ga 0.75 N is grown to a thickness of 100 mm. This p-side cap layer can be omitted.
Subsequently, Cp 2 Mg and TMA are stopped, and a p-side light guide layer made of undoped GaN having a band gap energy smaller than that of the p-
Next, a layer made of undoped Al 0.10 Ga 0.90 N is grown to a thickness of 25 mm at 1000 ° C., then Cp 2 Mg and TMA are stopped, and a layer made of undoped GaN is grown to a thickness of 25 mm, A p-side cladding layer made of a superlattice layer having a thickness of 0.4 μm is grown.
Finally, a p-side contact layer made of p-type GaN doped with 1 × 10 20 / cm 3 of Mg is grown on the p-side cladding layer at 1000 ° C. to a thickness of 150 mm.
The wafer on which the nitride semiconductor is grown in this way is taken out of the reaction vessel, a protective film made of SiO 2 is formed on the surface of the uppermost p-side contact layer, and the width in the direction parallel to the resonator surface is 800 μm. A stripe structure is formed. This part becomes the resonator body of the laser element. The resonator length is preferably in the range of about 200 μm to 5000 μm.
Next, a protective film made of striped SiO 2 is formed on the surface of the p-side contact layer and etched with SiCl 4 gas using RIE (Reactive Ion Etching) to form a ridge which is a striped waveguide region. Forming part.
The side surface of the ridge portion is protected with an insulating layer made of ZrO 2 .
次いで、p側コンタクト層及び絶縁層の上の表面にNi(100Å)/Au(1000Å)/Pt(1000Å)よりなるp電極を形成する。
研磨した面に、Ti(150Å)/Pt(2000Å)/Au(3000Å)よりなるn電極を形成する。
Next, a p-electrode made of Ni (100 Å) / Au (1000 Å) / Pt (1000 Å) is formed on the surface above the p-side contact layer and the insulating layer. After forming the p-electrode, a protective film 240 made of a Si oxide film (SiO 2 ) is formed on the p-electrode, the buried film, and the side surface of the semiconductor layer by sputtering to a thickness of 0.5 μm. After forming the p-electrode, ohmic annealing is performed at 600 ° C.
Next, Ni (80 電極) / Pd (2000 Å) / Au (8000 Å) is continuously formed on the exposed p electrode not covered with the protective film to form a p pad electrode.
Thereafter, polishing is performed from the surface opposite to the growth surface of the nitride semiconductor layer so that the substrate thickness becomes 80 μm.
On the polished surface, an n electrode made of Ti (150 Å) / Pt (2000 Å) / Au (3000 Å) is formed.
A concave groove is formed by scribing on the first main surface side of the wafer-like nitride semiconductor substrate on which the n electrode, the p electrode, and the p pad electrode are formed. For example, the recess groove has a depth of 10 μm. The width is 50 μm from the side surface in the direction parallel to the resonator surface and 15 μm in the vertical direction. Next, this recess groove is used as a cleavage assist line to cleave in a bar shape from the n-electrode formation surface side of the nitride semiconductor substrate, and the cleavage surface (1-100 plane, plane corresponding to the side of the hexagonal column crystal = M plane) ) Is the resonator surface. The resonator length is 800 μm.
A first film and a second film made of AlN are formed on the resonator surface, and a third film is further formed thereon.
That is, using an ECR sputtering apparatus, the first film (200 Å) made of AlN under the conditions of an Ar flow rate of 30 sccm, an N 2 flow rate of 10 sccm, a microwave power of 500 W, an RF power of 250 W, and a deposition rate of 50 Å / min. Form. Subsequently, a second film (200 Å) made of AlN is formed under the same conditions except that the RF power is 650 W and the film formation rate is 100 Å / min. Next, 2500 nm of the
Finally, a bar is chipped in a direction parallel to the p-electrode to obtain a semiconductor laser element.
Thus, a protective film having a hexagonal crystal structure composed of the first film coaxially oriented with the end face and the first film and the second film oriented differently with respect to the cavity surface is formed. As a result, the nitride semiconductor constituting the resonator surface is not stressed, the nitride semiconductor and the protective film are not cracked, have good adhesion to the resonator surface, and prevent peeling. As a result, the COD level can be improved.
In order to verify the protective film of the obtained nitride semiconductor laser device, on the n-GaN substrate (M-axis orientation: M-plane), using the same material and the substantially same film formation method as described above, Specifically, on the pretreated GaN substrate, using an ECR sputtering apparatus, ArN is flowed at a rate of 30 sccm, N 2 at a flow rate of 10 sccm, microwave power of 500 W, and RF power of 250 W. A second film 750 mm and a total film thickness of 1000 mm were formed on the film 250 mm. For comparison, a film having the first film 250 成膜 formed thereon was also formed. About each obtained film | membrane, those axial orientation properties are measured from the M-axis direction and the C-axis direction by an XRD apparatus (used X-ray: CuKα ray (λ = 0.154 nm), monochromator: Ge (220), measurement method) : Ω scan, step width: 0.01 °, scan speed: 0.4 sec / step). In this measuring apparatus, the vicinity of 16 to 17 ° corresponds to a peak derived from AlN showing M-axis orientation, and the vicinity of 18 ° corresponds to a peak derived from AlN having C-axis orientation.
The results are shown in FIGS. 3A and 3B, respectively.
3A and 3B, a large graph is a graph which shows the peak derived from AlN which shows M-axis orientation and C-axis orientation.
Regarding the peak derived from AlN having c-axis orientation around 18 ° in this graph, in the case of FIG. 3A (the second film 750 に on the first film 250 Å), a peak of C-axis oriented AlN is seen. In FIG. 3B (first film 250 Å), a peak derived from AlN having C-axis orientation is hardly seen.
Moreover, the small graph on the upper left is an enlarged view of a portion showing a peak derived from AlN having M-axis orientation.
According to this small graph, there is almost no change in the peak derived from AlN having M-axis orientation due to the change in thickness of AlN, and the peak of AlN having M-axis orientation is the film thickness formed. It turns out that it does not depend on. That is, it can be seen that M-axis oriented AlN is present in a certain amount even when the film thickness is reduced. That is, by forming the first film and the second film as in the present invention, the first film has a crystal structure coaxially aligned with the resonator surface, and the second film has a different axial orientation from the first film. A protective film having a crystal structure can be formed. Thereby, the axial orientation of the protective film can be changed from the M axis to the C axis, and the protective film can be prevented from peeling off.
Further, regarding the change in the ratio of MN-oriented AlN and C-axis oriented AlN with the increase in AlN film thickness, AlN is M-axis oriented in the vicinity of the GaN interface, and the film thickness is about 200 to 250 mm. As the film thickness increases, the C-axis oriented AlN gradually increases, and when the film thickness becomes larger than that, the proportion of C-axis oriented AlN is expected to increase rapidly.

Further, in the method for manufacturing the nitride semiconductor laser device of this embodiment, the resonator surface is formed by RIE. Specifically, a protective film made of SiO 2 is formed on the surface of the p-side contact layer of the wafer on which the nitride semiconductor is grown, and etched so that the resonator length becomes 800 μm. Moreover, the cross-sectional micrograph of what carried out the FFT process of the diffraction pattern of the electron beam is shown to FIG. 5A to 5D show the state of axial orientation at each point in the protective film shown in FIG. 5A shows the state of axial orientation of the crystal of the third film, FIGS. 5B and 5C show the state of axial orientation of the crystal of the protective film (first film and second film), and FIG. 5D shows the resonator. It was also confirmed that the protective film had a region that changed from m-axis orientation to c-axis orientation. The third film was confirmed to be in an amorphous state.
That is, it is confirmed that the protective film has a crystal structure that is coaxial with the crystal structure of the nitride semiconductor layer that forms the resonator surface on the end face side of the resonator, and has a crystal structure that is differently oriented on the crystal structure. It was.
When observing a film in contact with the resonator surface or observing a film near the resonator surface, a diffraction point of GaN constituting the nitride semiconductor layer may be observed. In this case, the diffraction point of GaN can be separated and analyzed.
