反応室12には、シリコンウェーハWが載置されるサセプタ18が設けられている。サセプタ18は、反応室12内の高温に耐え得るように炭素基材の表面にSiC被膜をコーティングしたものが主に採用されている。サセプタ18の裏面側(下方)には、これを支持するサセプタ支持部材19が設けられている。また、サセプタ支持部材19は、円筒形状のカバー(本体)の軸心部下方に、軸部23が固着されている。軸部23は、図示していない駆動機構により回転自在に設けられ、その結果、円筒形状のサセプタ支持部材19およびサセプタ18も水平面内で所定速度で回転自在に設けられている。
そして、サセプタ18の外周には、反応ガスをウェーハ表面に接触する直前に加熱する環状のプレヒートリングRが配置されている。プレヒートリングRは、上記ドーム取付体25の内周壁に固定されている。よって、回転自在なサセプタ18と、固定されたプレヒートリングRとの間には隙間が存在している。

図10に示す反応ガス流と直交する位置に通路11が設けられているものでは、供給口16から供給された反応ガスと同程度の濃度を有するガスが、リングRとサセプタ18との間隙から反応路12内の下側領域を経由して、通路11内の領域Eに進入していた。これに対し、図1〜図3に示す本実施形態においては、供給口16付近でリングRとサセプタ18との間隙から反応路12内の下側領域に流入した反応ガスは、反応室12を経由する間にその濃度が低下している。また、反応室12側出口12a付近で、リングRとサセプタ18との間隙から反応路12内の下側領域に流入した反応ガスは、サセプタ18上側ですでにガス濃度が低下している。結果的に、本実施形態では、通路11内に進入するガスの濃度が供給口16付近の3/1程度以下となっており、この濃度では副生成物が形成されない程度の濃度であるため、通路11内における副生成物の形成はほぼ抑えられる。これにより、通路11内TCS濃度及び副生成物量が低下し、副生成物がウェーハW上に落下して、パーティクル発生の原因となることを防止でき、LPDのきわめて少ないエピタキシャルウェーハを製造することが可能となる。

また、このパージガス排出口17aは、反応室12のサセプタ18下側の下側領域に開口するよう設けられ、かつ、排出口17下側位置で、通路11反応室側出口12aの上側位置に設けられている。

しかも、上述した実施形態のように、反応室12下側領域に漏れた反応ガス濃度はきわめて低減されているので、たとえ、反応ガスが通路11に進入して、上壁面11aに接触しても、副生成物を形成することが確実に防止できる。その結果、エピタキシャル成膜後、シリコンウェーハWの表面におけるLPDの発生を低減させることができる。

次に、この発明のエピタキシャル成長装置10において、流入防止ノズル40から流入防止ガスを噴出しながらシリコンウェーハW表面にエピタキシャル膜を成膜し、成膜後のエピタキシャル膜表面に発生するLPDを評価する実験を行った。LPDの評価は、パーティクルカウンタを使用した。そして、大きさが0.12μm以上および1.0μm以上のLPDをマップを用いて観測した。これらの結果を示すグラフを図5および図6にそれぞれ示す。
また、パージガスをノズル14から噴出するだけの従来のエピタキシャル成長装置を用いてLPDも評価した。確認の方法は上記と同条件である。その結果を図7および図8に示す。
図5〜図8から明らかなように、この発明に係るエピタキシャル成長装置10を使用することにより、LPDが低減することが確認された。これは、通路11上壁面11aの供給口16側付近に副生成物が付着し難くなったことを示す。
