アライメントポイント自動選択機能は、図12に示すアライメントシステム操作ウインドウ39において、アライメントポイント自動更新のON/OFFボタン40をONにすることで有効になる。通常はON状態で良いが、アライメント精度が悪い場合(SEMのアライメント位置とCADデータのアライメント位置の関係が大幅にずれている場合)は、このボタン40をOFFにすれば補正を行わないことも可能となる。アライメントポイント自動更新メッセージ表示ボタン41は、操作者にアライメントポイントが自動選択機能により変更されたことを知らしめるメッセージ表示をするか否かを決めるボタンである。このボタンをONにしておくと、アライメントポイントが自動選択機能により変更されたとき、表示部4にメッセージダイアログを表示することにより、あるいはブザー等により操作者に報知する。この機能は、アライメントに敏感な操作者への対応として、より操作性の良いシステムの構築に有効である。なお、上記メッセージ表示後、アライメント補正値を更新する場合には更新ボタン42を押することで、半自動的な更新操作を実現する。ボタン45を押すと、閾値の設定等を行うメニューが表示される。ボタン43,44を押すと、図4に示すアライメントポイントの一覧表46が表示され、そこでアライメントポイントの追加、修正、削除を行うことができる。アライメントポイント一覧表46を用いて、本発明の前提となる基本アライメントポイントに加え、複数点のアライメントポイントの登録・修正を行うことができる。なお、基本アライメントは安全のため削除できないように、プロテクトをかけるのも効果がある。更に、現在用いられているアライメントポイントには“*”等のマークが表示される。それによって、操作者は、使用中のアライメントポイントの座標値を確認することができる。

図13は、ステージが移動したとき、アライメントポイントを更新(アライメント補正値自動算出)する処理の概要を示したフローチャートである。ステージ移動を行い、目的位置で停止すると、本発明の自動アライメント機能がON状態であるかどうかをチェックをする(ステップ51)。自動アライメント機能がON状態であれば、複数のアライメントポイントデータが登録されているかをチェックする(ステップ52)。複数のアライメントポイントデータが登録されていれば、適切なアライメントポイントを、前述した手順に従って選択し、アライメント補正値を算出する(ステップ53)。その後、操作者へのメッセージ表示機能がONかどうかを判定し(ステップ54)、ONであれば、アライメントポイントが変更されたことを通知して(ステップ55)、アライメントポイント(アライメント補正値)の更新を行う(ステップ56)。メッセージ表示機能がOFFであれば、ステップ55のメッセージ表示をスキップしてステップ56に進み、アライメントポイント(アライメント補正値)の更新を行う。また、ステップ51の判定で自動アライメント機能がOFFの場合には、ベースアライメントを使用した通常のアライメントを行う。図13はステージが移動したときの処理であるが、CADデータが移動したときにも同様の処理を実行してアライメント補正値を更新することができる。

Claims (9)
前記ステージの移動を制御するステージ制御部と、
前記ステージに保持された前記試料に電子線を照射する電子線照射部と、
電子線照射によって前記試料から放出された試料信号を検出する検出器と、
前記検出器の出力から試料像を形成する像形成部と、
前記試料のCADデータを保持する記憶部と、
前記像形成部によって形成された試料像及び/又は前記CADデータを表示する表示部と、
前記ステージの座標と前記CADデータの座標とが対応付けられたアライメントポイントを複数記憶したアライメントポイント記憶手段と、
前記アライメント記憶手段に記憶された複数のアライメントポイントの中からアライメント補正値計算に用いるアライメントポイントの組を選択し、前記選択したアライメントポイントの組を用いて、前記試料像における前記アライメントポイントの座標値と前記CADデータ上におけるアライメントポイントの座標値に基づき前記試料像と前記CADデータの距離関係を補正するアライメント補正値を求める処理を行う制御部とを備え、
前記制御部は、新たなステージ位置にステージ移動したとき、あるいはCADデータ上の新たな座標位置に移動したとき、前記アライメントポイントの組を再選択し、当該再選択したアライメントポイントの組を用いて前記アライメント補正値を更新するものであって、
