A holding unit that is disposed in the processing chamber and holds a deposition target substrate;
Any one of the first and second ionization promotion units;

The first ionization promoting unit includes:
Inductively coupled plasma is generated in a resonance condition or an allowable operating range of the resonance condition, the first high-frequency current is supplied to the first sputtering target by the first power source, and the second power source is supplied by the second power source. An ionization promoting unit that promotes ionization of sputtered particles emitted from each of the first sputtering target and the second sputtering target by causing the second high-frequency current to flow through the sputtering target,
A coil disposed in the processing chamber and supplied with a high-frequency current;
A high frequency power source connected to one end of the coil and outputting the high frequency current;
A variable capacitor connected to the other end of the coil;
An ammeter for measuring a high-frequency current flowing in the coil,
During film formation, the ammeter measures the high-frequency current flowing in the coil, detects the deviation of the resonance condition from the measured current value, and based on the detection result, determines the frequency of the high-frequency current and the inductance of the coil. On the other hand, the variable capacitor is adjusted so that the capacity satisfies the resonance condition or the allowable operation range of the resonance condition.
The second ionization promoting unit includes:
Inductively coupled plasma is generated in a resonance condition or an allowable operating range of the resonance condition, the first high-frequency current is supplied to the first sputtering target by the first power source, and the second power source is supplied by the second power source. An ionization promoting unit that promotes ionization of sputtered particles emitted from each of the first sputtering target and the second sputtering target by causing the second high-frequency current to flow through the sputtering target,
A coil disposed in the processing chamber and supplied with a high-frequency voltage;
A high-frequency power source connected in parallel to the coil and outputting the high-frequency voltage;
A variable capacitor connected in parallel to the coil;
A voltmeter for measuring a high-frequency voltage applied to the coil,
During film formation, a high frequency voltage applied to the coil is measured by the voltmeter, and a deviation in resonance condition is detected from the measured voltage value. From the detection result, the frequency of the high frequency voltage and the inductance of the coil are detected. The sputtering apparatus is characterized in that the variable capacitor is adjusted so that the capacitance satisfies a resonance condition or an allowable operation range of the resonance condition.
