The present invention relates to a method for manufacturing a display panel having a reflector formed on an interlayer film. More specifically, in the present invention, when the photolithography method is simultaneously applied to the reflective plate forming material formed on the interlayer film and in the contact hole, the exposure can be performed collectively with the optimum exposure amount, and the mask can be formed in a short time. The present invention relates to a method of manufacturing a display panel having a reflector that can realize a distance between adjacent reflectors close to a design value.

In a liquid crystal display panel having these reflecting plates, the reflecting plate and the pixel electrode are provided so as to overlap a part of the signal lines and the scanning lines through an interlayer film for the purpose of preventing light leakage and the like. In this case, since it is known that flicker or crosstalk occurs when the parasitic capacitance generated between the signal line and the pixel electrode increases, the interlayer film needs to have a certain thickness. Therefore, in the liquid crystal display device having a reflection portion disclosed in Patent Document 1 below, the interlayer film in the region where the pixel electrode or the reflection layer overlaps the signal line on the substrate is in a substantially flat state without an uneven structure, The pixel electrode or the reflective layer is positioned on the flat interlayer film so as to suppress the parasitic capacitance generated between the signal line and the pixel electrode.

In addition, in a liquid crystal display panel having a reflector, a large number of scattering irregularities are formed on the surface of the interlayer film of each pixel portion in order to diffusely reflect external light by the reflector and improve the visibility of the display image. ing. That is, in a liquid crystal display panel having a reflection plate, when performing bright display using ambient ambient light, the intensity of light scattered in a direction perpendicular to the display screen with respect to incident light from any angle is set. Need to increase. Therefore, the scattering irregularities are used to scatter incident light from all angles in the direction of the observer.

In particular, with the progress of miniaturization and high definition of liquid crystal display panels in recent years, the required minimum distance between pixels is very narrow, about 3 μm or less. Expansion of the exposure width due to overexposure of the resist layer hinders high definition of a liquid crystal display panel having a reflector. The inventors have conducted various experiments in order to solve the problems of the prior art as described above. As a result, they have been used for the purpose of leaving different film thicknesses such as forming irregularities on the surface in the substrate. Using a multi-tone mask, even if the photoresist film thickness to be exposed differs greatly depending on the height of the underlying layer, it is possible to perform exposure at the optimal exposure in a batch and to design the mask in a short time. The inventors have found that a line width close to the value can be realized, and have completed the present invention.

In the method of manufacturing a display panel having a reflector according to the present invention, a multi-tone mask that has been used for the purpose of leaving a different resist film thickness in a conventional substrate is used. Using this multi-tone mask, the thin photoresist layer between the pixels is a portion for obtaining an intermediate light quantity of the multi-tone mask, and the thick photoresist layer formed in the contact hole is the entire thickness of the multi-tone mask. In the part that gets the light,
Each is exposed at once. As a result, both the photoresist layer with a small inter-pixel thickness and the photoresist layer with a large thickness in the contact hole can be optimally exposed by appropriately adjusting the light transmittance of the portion that obtains the intermediate light quantity of the multi-tone mask. It becomes possible to perform exposure in a batch by amount. Therefore, according to the method for manufacturing a display panel having the reflector of the present invention, a display panel having a pixel-to-pixel distance close to a design value can be obtained in a short time.

In the halftone mask, a portion having the same configuration as the light transmission portion of the binary mask itself becomes a total light amount transmission portion, and a portion where a light absorbing member for absorbing a part of exposure light is provided in the light transmission portion of the binary mask. It becomes an intermediate light quantity transmission part. And the transmittance | permeability of an intermediate | middle light quantity permeation | transmission part can take a various numerical value by changing the light absorbency of a light absorption member. When the absorbance of the intermediate light quantity transmission portion is less than 20%, the change in the luminance of the light source of the exposure machine is taken into consideration, so that it is substantially the same as the total light quantity transmission. Further, if the absorbance of the intermediate light amount transmission portion is 60% or more, the amount of transmitted light is excessively reduced, and even a thin photoresist layer takes time for complete exposure.
Therefore, the optimal absorbance of the intermediate light amount transmission part is 20% to 60%.

In the first and second embodiments, the case of the transflective liquid crystal display device has been described as an example. However, the present invention is not limited to this, and can be applied to the case of a reflective liquid crystal display panel. In the case of this reflective liquid crystal display panel, the reflective electrode may be formed so as to cover the entire surface of each pixel portion of the interlayer film. Furthermore, the present invention is equally applicable not only to a liquid crystal display panel but also to other panels in which a reflective plate is formed on the surface of an interlayer film, such as a reflective projector and reflective electronic paper.
