Description
The present invention relates to a method for manufacturing a light-emitting device having a highly stable light-emitting element and in which the influence of variation in the light-emitting element is reduced.
A display device using a light-emitting element has excellent features such as a wide viewing angle, high-speed response, low power consumption, and the like, as compared with the case where a liquid crystal layer is provided, and is being developed.
In such a display device, a short circuit may occur in a part between electrodes included in the element depending on a manufacturing situation. Then, current concentrates on the short circuit part and flows. At this time, current stops flowing in other regions, and the light emitting element as a whole does not emit light, which becomes a defect.
Thus, a method has been proposed in which when a defective portion of an organic EL element is dielectrically broken in advance, the normal portion of the element is not damaged (see Patent Document 1).
However, with the applied voltage as described above, in the active type in which a transistor is connected to each light emitting element, the transistor may be destroyed.
Therefore, the present invention provides a new light-emitting element with little initial deterioration, and further provides a display device in which initial deterioration is reduced by a new driving method for a display device having the light-emitting element and variation in deterioration with time is reduced. The task is to do.
In view of the above problems, the present invention provides a first electrode, a second electrode provided to face the first electrode, a metal oxide provided between the first electrode and the second electrode, and an organic compound. The display device includes a light-emitting element having a layer in which is mixed (hereinafter, the display device of the present invention is also referred to as a light-emitting device). Such a display device is characterized in that a circuit for performing driving (aging driving) used for aging is provided, and a driving method is provided in which a period for performing aging driving is provided. The initial deterioration can be forcedly caused by the aging drive. By mounting such a display device on a product, it is possible to provide a product in which variation in deterioration of light emitting elements is reduced. In driving during aging, a reverse voltage may be applied to the light emitting element in addition to the forward voltage. As a result, potential short-circuit locations that can become defects can be detected in advance.
Specifically, the present invention includes a first electrode, a second electrode provided to face the first electrode, and a metal oxide and an organic compound provided between the first electrode and the second electrode. A light emitting element having a hybrid layer, a transistor connected to the light emitting element, and a monitor light emitting element connected to the light emitting element, and driving by applying a forward voltage to the light emitting element in aging A light emitting device characterized by the above.
Another embodiment of the present invention includes a first electrode, a second electrode provided opposite to the first electrode, a metal oxide provided between the first electrode and the second electrode, and an organic material. A light-emitting element having a compound-mixed layer; a transistor connected to the light-emitting element; and a monitor light-emitting element connected to the light-emitting element. In aging, a forward voltage and a reverse voltage are applied to the light-emitting element. A light-emitting device that is driven by application.
Further, in the present invention, during the operation of the light-emitting device, an image may be displayed by the light-emitting element, and the arrangement of the image may be switched in a predetermined period. Therefore, the pixel portion is formed so that the number of pixels of the light emitting device is more redundant than the number of display pixels.
In the present invention, the metal oxide is molybdenum oxide, vanadium oxide, or rhenium oxide. Further, instead of the metal oxide, a nitride or oxynitride of the above metal may be used.
According to the present invention, a light-emitting element having a uniform deterioration state and high stability, that is, high reliability can be obtained. In addition, a high-quality light-emitting device with reduced variation in deterioration over time can be obtained.
Embodiments of the present invention will be described below with reference to the drawings. However, the present invention can be implemented in many different modes, and those skilled in the art can easily understand that the modes and details can be variously changed without departing from the spirit and scope of the present invention. Note that in all the drawings for describing the embodiments, the same portions or portions having similar functions are denoted by the same reference numerals, and repetitive description thereof is omitted.
(Embodiment 1)
In the light emitting device, when the TFT manufacturing process is completed, a film forming and sealing process of the light emitting layer material is performed. This state is called a light emitting module. The light emitting module is in a state in which external signal input wiring is connected to a display panel on which each element is formed. Thereafter, the light emitting module is aged for a certain period, mounted on a product, and completed as a light emitting device. In the present embodiment, driving (aging driving) used for aging will be described.
In this embodiment, a time gray scale method in which one frame period is divided into a plurality of subframe periods is applied to the aging drive, and a forward voltage is applied. In addition, a reverse voltage can be applied to the aging drive. Note that applying a reverse voltage means applying a voltage obtained by inverting the high-side potential and the low-side potential in the forward voltage when the voltage applied when the light emitting element emits light is a forward voltage. It is.
FIG. 1 shows a timing chart of an aging drive period when a reverse voltage is applied. Note that when only the forward voltage is applied, a timing chart in which the reverse voltage period is omitted may be used, and thus detailed description thereof is omitted.
FIG. 1 is a timing chart for one frame period in which an image of 60 frames is rewritten per second. The vertical axis indicates a scanning line G (from the first line to the last line), and the horizontal axis indicates time. ing. In the scanning line G, an arbitrary scanning line is set to the i-th row (i is a natural number).
One frame period has m (m is a natural number of 2 or more) subframe periods SF1, SF2,..., SFm, and the m subframe periods SF1, SF2,. , ..., Tam and display periods (lighting periods) Ts1, Ts2, ..., Tsm. Further, one frame period has a reverse voltage application period. On the other hand, a period having a writing operation period and a display period is a forward voltage application period.
As shown in FIG. 1A, in this embodiment, a timing chart in the case of having three subframe periods will be described. One frame period includes subframe periods SF1, SF2, and SF3. In write operation periods Ta1 to Ta3 included in each subframe period, signals are sequentially input to the pixels, and thereafter, display periods Ts1 to Ts3, respectively.
Further, one frame period has a reverse voltage application period (FRB) after the display period Ts3 ends. In the present invention, each one frame period does not need to have a reverse voltage application period. Further, the reverse voltage application period is not necessarily provided at the end of one frame period, and can be provided, for example, behind any of the display periods Ts1 to Ts3. Further, depending on the pixel configuration, a reverse voltage can be applied to a pixel that does not emit light during the display period.
The timing chart shown in FIG. 1B shows the writing operation periods Ta1 to Ta3, the display periods Ts1 to Ts3, and the reverse voltage application period (FRB) when focusing on the i-th scanning line. After the writing operation period and the display period appear alternately, a reverse voltage application period appears.
By providing such an aging drive period and applying a forward voltage to the light emitting element, initial deterioration can be caused. Since the initial deterioration of the light emitting element proceeds rapidly, this causes luminance variations. In other words, the initial deterioration of the light emitting element is rapid, and the subsequent deterioration with time becomes moderate. It is difficult to control the initial deterioration of each light emitting element, and this causes a variation in deterioration of each light emitting element. Therefore, when the initial deterioration of the light emitting element in the pixel portion is advanced as in the present invention, the deterioration is moderated and the luminance variation can be reduced.
Further, a reverse voltage can be applied to the light emitting element during the aging drive period. When a reverse voltage is applied during the aging drive period, a potential short-circuit location that may become a defect can be detected in advance.
This is because, in the light emitting element, the cause of the defect is a short circuit caused by a fine protrusion between the anode and the cathode, and when a reverse voltage is applied, a large amount of current tends to flow in the fine protrusion, When this current exceeds a predetermined value, dielectric breakdown occurs, and the anode and the cathode are short-circuited. Thereafter, when a forward voltage is applied, a black spot is formed and detected as a defect. In this way, by applying a reverse voltage in the aging drive period, a light emitting element having a fine protrusion that may become a defect can be detected.
With such a reverse voltage, potential fine protrusions that cause defects can be detected at an early stage during aging driving, and countermeasures can be taken.
When a defect is detected, it can be repaired (repaired) as a countermeasure. For example, it can be repaired by irradiating the defect with a laser to cut or remove the part. By cutting or removing a defective area, that is, a short-circuited portion, display can be performed using a normally formed light emitting area.
Note that the timing of applying a reverse voltage to the light emitting element, that is, the reverse voltage application period is not limited to that in FIG. That is, it is not necessary to provide a reverse voltage application period for each frame. Further, it is not necessary to provide a reverse voltage application period in the second half of one frame, and it may be provided in the first half.
The order of reversing the anode voltage and cathode voltage of the light emitting element may be such that the cathode potential is raised and then the anode potential is lowered, or the anode potential is lowered and then the cathode potential is lowered. May be raised.
Similar to the aging drive, only the forward voltage can be applied to the drive method after being mounted on the product, or in addition, the reverse voltage can be applied.
(Embodiment 2)
The present invention may further include a function of correcting deterioration of the light emitting element after product mounting. Therefore, in this embodiment mode, a structure of a display panel of a light emitting module on which a monitor circuit that is a function of correcting deterioration of a light emitting element is mounted will be described. Note that an active light-emitting device is shown in this embodiment mode.

The position where such a
In the above configuration, a constant current is supplied from the constant
That is, the change in the potential of the electrode is input to the input terminal of the
In this way, a change in the monitor
Further, since a plurality of monitor
Further, by providing a plurality of monitor
Further, in the present invention, a
In this embodiment mode, since a plurality of light emitting elements for monitoring 66 are used, a monitoring operation can be performed even if any of them is defective, which is preferable. Furthermore, the monitoring operation can be averaged with a plurality of monitoring light emitting elements, which is preferable.
The light emitting device of the present invention preferably has a
FIG. 2 shows a waveform of a signal input to the signal
Here, the operation of the
In the period T1, the erasing signal is at the L level, the
In the period T2, the erasing signal is at an H level, the

FIG. 2B shows waveforms of signals input from the outside of the display panel to the first scan
Similarly, T1 and T2 are provided in the period in which the scanning line is selected. As a result, a writing operation and an erasing operation can be performed on each light emitting element arranged in a grid pattern.
As described above, the light-emitting device of the present invention can preferably include the
Further, the aging drive shown in the above embodiment can be performed using the drive waveform shown in FIG.
Note that the driving method of the present invention is not limited to this, and the driving method can be determined by the pixel configuration.
(Embodiment 3)
In the present invention, after the light emitting module is mounted on a product, a reverse voltage may be applied to the
To explain using the monitor
In this case, preferably, in the
As described above, after the light emitting module is mounted, a driving method of applying a reverse voltage can be applied. In addition, the drive which applies the reverse direction voltage after light emitting module mounting can use the drive circuit similar to the drive for aging. Therefore, it is not necessary to provide a new drive circuit for aging drive. For the driving timing chart, FIG. 1 can be referred to.
As a result of applying a reverse voltage to the light emitting element after mounting the light emitting module on the product, the defective state of the
In addition, after the light emitting module is mounted, a new short circuit between the anode and the cathode may occur with time (deterioration with time). Such a defect is also called a progressive defect. Therefore, as in the present invention, by applying a reverse voltage to the
This is because when a reverse voltage is applied to the
In addition, image burn-in can be prevented by applying a reverse voltage. Image burn-in occurs due to deterioration of the light-emitting
(Embodiment 4)
In the present invention, a structure for preventing image sticking caused by luminance variation of the light emitting element may be provided. Therefore, in the present embodiment, a configuration for preventing burn-in will be described.
The pixel portion of the light-emitting device described in this embodiment has a structure in which the number of pixels is provided more redundantly than the number of display pixels. The number of display pixels is the number of pixels corresponding to one frame of data. In this way, the display screen can be shifted by providing the number of pixels redundantly. As a result, burn-in of the display screen can be prevented.
The operation of such a display screen will be described with reference to FIG. The
As a result, the progress of deterioration of the light emitting elements in the display area is made uniform, and the burn-in of the display screen can be reduced.
Note that FIG. 8 shows a state in which the
In this way, the image displayed in the
In particular, light-emitting elements used for icons that need to be arranged in the same manner for a long time, such as a clock, a battery, and a display of radio wave conditions, are more severely deteriorated than other light-emitting elements and are likely to be burned.
Therefore, image sticking can be prevented by shifting the display screen of the light emitting element used for such display as in this embodiment.
(Embodiment 5)
In the present invention, the light-emitting element has a layer in which a metal oxide and an organic compound are mixed in one layer. When such a mixed layer is used, even if the film thickness is increased, variation in applied voltage is small, so that the light-emitting element can be made thicker. In addition, the experiment which proves that the fluctuation | variation of the applied voltage is small is shown in the following examples. Thus, in this embodiment, a structure of a light-emitting element having such a layer in which a metal oxide and an organic compound are mixed in one layer will be described.
As illustrated in FIG. 10, the light-emitting element of the present invention includes a
In such a light emitting element, each light emitting element can be thickened. More preferably, at least one of the layers excluding the first electrode and the second electrode can have a different thickness for each light emitting element emitting each emission color. As a result, the light extraction efficiency for each emission color can be increased. For example, a light-emitting element that emits red-based color (R), green-based color (G), or blue-based color (B) includes a
Specifically, when light is incident on the first electrode, phase inversion occurs in the reflected light, resulting in a light interference effect. As a result, the optical distance between the light emitting region and the reflective electrode, that is, the refractive index × distance is (2m−1) / 4 times the emission wavelength (m is an arbitrary positive integer), that is, 1/4, 3/4. When the ratio is 5/4, etc., the efficiency of taking out the emitted light is increased. On the other hand, when m / 2 times (m is an arbitrary positive integer), that is, 1/2, 1, 3/2.
Therefore, in the light emitting device of the present invention, the optical distance between the light emitting region and the reflective electrode, that is, the refractive index × distance is (2m−1) / 4 times the emission wavelength (m is an arbitrary positive integer). The film thickness of any of the first to third layers is made different for each light emitting element. The value of m may be different for each light emitting element of each emission color. For example, since the wavelength of the blue color (B) is short, the film thickness may be increased by setting m = 2, and the red color (R) and the green color (G) may be set to m = 1.
In particular, in the first layer to the third layer, the film thickness of the layer between the reflective electrode and the layer where electrons and holes are recombined may be different, but from the layer where electrons and holes are recombined. The film thickness between the translucent electrode may be different. Furthermore, the film thicknesses of both may be different. As a result, the emitted light can be efficiently extracted outside.
In particular, when the first layer to the third layer are formed by a vapor deposition method and any film thickness is changed, the vapor deposition mask can be used as it is. On the other hand, in order to change the film thickness of the electrode, it is considered that the photolithography method process and the etching process are required, and the number of processes increases.
That is, the present invention can prevent a decrease in light extraction efficiency without increasing the number of steps.
In order to make the thickness of each of the first layer to the third layer different, the layer is thickened. Therefore, the present invention is characterized in that a layer in which an organic compound and a metal oxide that is an inorganic compound are mixed is used for the layer to be thickened.
In general, increasing the thickness of the light emitting element layer is not preferable because the driving voltage increases. However, as also shown in the following examples, the present inventors use a layer having an organic compound and a metal oxide that is an inorganic compound as the layer to be thickened. It has been found that the drive voltage does not increase even when the film thickness is increased.
Providing a new light-emitting element with little initial deterioration that can prevent a short circuit between the first electrode and the second electrode by increasing the thickness of any of the first to third layers. Can do. As a result, the mass productivity of the light emitting device can be increased, which is very preferable.
Next, the materials from the first layer to the third layer and the electrode will be described.
The
The hole-transporting substance is a substance that has a higher hole-transporting property than electrons. For example, 4,4′-bis [N- (1-naphthyl) -N-phenylamino] biphenyl (abbreviation: α- NPD), 4,4′-bis [N- (3-methylphenyl) -N-phenylamino] biphenyl (abbreviation: TPD), 4,4 ′, 4 ″ -tris (N, N-diphenylamino) tri Phenylamine (abbreviation: TDATA), 4,4 ′, 4 ″ -tris [N- (3-methylphenyl) -N-phenylamino] triphenylamine (abbreviation: MTDATA), 4,4′-bis [N Aromatic amine compounds such as-{4- (N, N-di-m-tolylamino) phenyl} -N-phenylamino] biphenyl (abbreviation: DNTPD), phthalocyanine (abbreviation: H 2 Pc), copper phthalocyanine (abbreviation) : CuPc), Bana An organic compound such as a phthalocyanine compound such as zirphthalocyanine (abbreviation: VOPc) can be used. Note that the hole transporting substance is not limited to these.
In addition, as a substance that exhibits an electron accepting property with respect to a hole transporting substance, for example, a metal oxide such as molybdenum oxide, vanadium oxide, or rhenium oxide can be used. Further, nitrides or nitride oxides of these metals can be used. Note that a substance that exhibits an electron accepting property with respect to a hole transporting substance is not limited thereto.
The
Note that the
In addition, the
However, the
The
The
A substance used for dispersing the light-emitting substance is, for example, an anthracene derivative such as 9,10-di (2-naphthyl) -2-tert-butylanthracene (abbreviation: t-BuDNA), or 4,4′- In addition to carbazole derivatives such as bis (N-carbazolyl) biphenyl (abbreviation: CBP), bis [2- (2-hydroxyphenyl) pyridinato] zinc (abbreviation: Znpp 2 ), bis [2- (2-hydroxyphenyl) benzo Metal complexes such as oxazolate] zinc (abbreviation: ZnBOX) can be used. However, substances used for bringing the light-emitting substance into a dispersed state are not limited to these materials. With the above structure, light emission from the light-emitting substance can be prevented from being quenched due to concentration.
In order to make the second layer 3112 a light-emitting layer that emits white light, for example, in order from the first electrode 101, TPD (aromatic diamine), 3- (4-tert-butylphenyl) -4-phenyl- 5- (4-biphenylyl) -1,2,4-triazole (abbreviation: TAZ), tris (8-quinolinolato) aluminum (abbreviation: Alq 3), Alq 3 doped with Nile red that is a red light emitting pigment and Alq, 3 are formed by vapor deposition or the like.
In addition, in order from the first electrode 101, NPB, NPB doped with perylene, bis (2-methyl-8-quinolinolato) -4-phenylphenolato-aluminum (abbreviation: BAlq), BAlq, Alq 3 may be laminated by a vapor deposition method or the like.

It is very preferable to perform the aging drive for the light emitting element capable of achieving such a thick film. This is because when the light emitting element is thin, a short circuit between the cathode and the anode occurs at a plurality of locations. In order to repair the short circuit of the light emitting element, it was necessary to perform the aging drive for a long time. This is because, in the light-emitting element having a thick film as in the invention, the number of occurrence of a short circuit between the cathode and the anode is reduced, so that the repair can be easily performed by performing the aging drive.
(Embodiment 6)
In this embodiment, an equivalent circuit diagram of a pixel included in the light-emitting device will be described with reference to FIGS.

The equivalent circuit of the pixel shown in FIG. 14 can be driven by either a digital method or an analog method. In FIG. 14, a
Even in such a pixel circuit that can use a digital method or an analog method, as in the above embodiment, as shown in FIG. 1, a forward voltage application period in one frame such as an aging drive, A reverse voltage application period can be provided.

Further, the aging drive can be applied without being limited to the pixel configuration.

In the display panel (A) 908 and the display panel (B) 909, specifications such as the number of pixels can be set as appropriate in accordance with the function of the
At least the display panel (A) 908 includes a display panel having the monitor light emitting element of the present invention, and performs aging drive before being mounted on the
By using such a display panel, the display panel (A) 908 is a high-definition color display screen for displaying characters and images, and the display panel (B) 909 is a single-color information display screen for displaying character information. be able to. In particular, when the display panel (B) 909 is an active matrix type and has high definition, various character information can be displayed and the information display density per screen can be improved. For example, display panel (A) 908 is 2 to 2.5 inches with 64 gradations and 260,000 colors of QVGA (320 dots × 240 dots), and display panel (B) 909 is monochrome with 2 to 8 gradations.
Example 1
In the present embodiment, a driving method before and after the light emitting module is mounted on a product and a driving circuit thereof will be specifically described.
As shown in the above embodiment mode, in order to cause initial deterioration of the light emitting element, aging driving is performed before mounting on a product. At this time, it is preferable to provide a reverse voltage application period in order to easily detect deterioration and defects of the light emitting element. A driving
Thereafter, as shown in FIG. 5B, the drive circuit for performing the aging drive is removed before the light emitting module is incorporated into the housing of the final product. In particular, in the aging drive, a drive circuit for applying a reverse voltage is preferably removed. In this embodiment, the drive circuit is removed by cutting the printed circuit board. Of course, the drive circuit may be removed from the printed circuit board.
Such a driving circuit may be formed integrally with the pixel portion on the substrate. In that case, the drive circuit can be removed by cutting the substrate by scribing or dicing.
Such a driving circuit may be reused for a plurality of light emitting modules. In this case, the drive circuit may be installed in the aging chamber, connected to the light emitting module via a terminal, and aging drive may be performed only on that spot.
Furthermore, such a drive circuit may be still mounted on the panel. The driver circuit can be mounted without being operated without inputting a signal.
Thus, after mounting on a product, it drives without applying a reverse voltage. Therefore, as described above, it is possible not to operate without removing the drive circuit.
FIG. 6 shows the power supply relation of the drive circuit. The power supply is composed of a
The operation of the
Next, when a reverse voltage is applied to the light emitting element, the R terminal, the G terminal, and the B terminal are connected to GND through the
Such AC driving can be performed during aging driving.
FIG. 7 shows a circuit around the power supply used when the light emitting module is mounted on the product after the aging drive is completed. The power supply includes a
In FIG. 7, the
Therefore, the
Further, the level shift circuit 4007 can be removed from the
Note that a circuit for shifting an image may be mounted on the light emitting module of this embodiment. This is because image sticking can be prevented by shifting the image without applying a reverse voltage.
In this way, it is possible to produce a highly stable light emitting module in which initial deterioration is caused and the deterioration state is uniformed, and after being mounted on a product, deterioration with time is reduced and image quality is improved. A light-emitting device can be provided. Furthermore, since an unnecessary drive circuit can be removed, the product can be reduced in size and weight. In the case where the driver circuit is formed over the substrate, the pixel portion can be narrowed by removing the driver circuit. In addition, since the drive circuit can be reused, it is possible to contribute to the reduction of component costs.
(Example 2)
In this embodiment, a structure in which a pixel portion of a light emitting device in which the number of pixels is provided more redundantly than the number of display pixels is provided and the display screen is shifted every certain period will be specifically described. In this embodiment, for example, using a display panel with a resolution of QVGA (320 × 240 = 76800 pixels), the number of pixels of the display panel is redundantly provided for four pixels in each direction of the matrix, and (324 × 244 = 79056 pixels) display panel.
Then, the display screen is shifted every certain period. The timing for shifting in this embodiment is when the light emitting device is turned on. Shifting when the power is turned on is preferable because it is difficult for the user to recognize the shifted image.
Then, each time the power is turned on, the shift amount may be varied within the range of redundant pixels. In this embodiment, four pixels in the matrix direction, that is, ± 2 pixels in the row direction and ± 2 pixels in the column direction are redundantly provided. For this reason, the width of the shift amount of the display screen is ± 2 pixels in the matrix direction.
There are five types of shift patterns of such a display screen, (-2, -1, 0, 1, 2) in the row direction and (-2, -1, 0, 1, 2) in the column direction. , A total of 25 types of combinations.
The display screen can be shifted by shifting the timing of the scanning start signal (start pulse: SP).
In addition, the memory circuit or the like can record the position where the image is displayed.
Even after the power is turned on, the image can be shifted at predetermined intervals, for example, about 5 minutes, about 10 minutes, about 30 minutes, about 1 hour, or the like. The shorter the interval, the more frequently the display time is averaged and the effect of preventing burn-in is greater, but if it is too short, the screen flickers.
When the image is shifted after the power is turned on in this way, it is preferable to shift the image by one pixel as shown in FIGS. Thus, it is preferable to shift by one pixel, that is, to shorten the shift distance because it is difficult for the user to recognize that the shift has been performed.
By shifting the image in this way, the image can be blurred and a sudden change in the gradation of burn-in can be reduced. This blurring effect increases as the number of pixels to be shifted increases.
(Example 3)
In this example, a cycle test result proves that a light-emitting element having molybdenum oxide, which is thicker than an element not having molybdenum oxide, has less deterioration with time.
In FIG. 15A, before performing the aging drive (first state), after performing the aging drive (second state) on each of the
The correction by the monitor light emitting element of the conditions in Table 1 refers to correcting the current value to be supplied to the light emitting element according to the environmental temperature or the like as shown in the above embodiment. There may be "no". The reverse voltage application in the conditions of Table 1 refers to the application of a reverse voltage in addition to the forward voltage in the aging drive and the actual operation drive. There is a case.
FIG. 15A shows that the number of defective pixels is small as a whole. Note that in FIG. 15A, when the number of defective pixels is 0, they are shown as lines in the graph. It can also be seen that the number of defective pixels has not increased much even after driving for 60 hours. In particular, in the
FIG. 15B shows the results of a cycle test performed on
As shown in FIG. 15B, the
Next, FIG. 30 illustrates the results of a cycle experiment performed on a light-emitting element not including molybdenum oxide and a light-emitting element including molybdenum oxide. The structures of the measurement samples are as follows:
As in FIG. 15, the first state is a state before aging, the second state is after aging, and the fourth state is a state where a cycle test is performed. FIG. 30 shows that the number of defects increases in the fourth state in the light-emitting element which does not include molybdenum oxide. On the other hand, in the light-emitting element including molybdenum oxide, it is found that there are no defects or the number of defects is small in the first state, the second state, and the fourth state. In addition, even when the composition of the first layer is different, it can be seen that by having molybdenum oxide, there is no defect or the number of defects is small.
As described above, the number of defective pixels can be reduced in the present invention which can be made thicker than a light emitting element which does not have molybdenum oxide. Furthermore, by detecting defects before driving during aging driving, it is possible to reduce the increase in defects during actual driving.
Next, FIG. 16 shows the results of a cycle test performed on
Thus, the number of defective pixels is small as a whole, and it can be seen that the molybdenum oxide is effective even if it is provided on the cathode side.

A graph of current density (mA / cm 2 ) vs. voltage (V) characteristics when (sample (15)) and 160 nm (sample (16)) are shown. “:” Indicates that the layers are formed by co-evaporation using resistance heating vapor deposition, and each substance is a mixed layer, and “\” indicates that the layers are stacked in order from the left side. The same applies hereinafter. Table 3 shows the results of voltage (V) characteristics with respect to the film thickness (X nm) of α-NPB.
Table 3 shows that the voltage increases as the film thickness of α-NPB increases. Therefore, the driving voltage for obtaining a predetermined current density also increases as the film thickness of α-NPB increases.
In FIG. 18, ITO \ molybdenum oxide (Ynm) \ CuPc (20 nm) \ α-NPB (40 nm) \ Alq 3 : DMQd (37.5 nm) \ Alq 3 (37.5 nm) \ calcium fluoride (CaF) 2 ) In an element structure having (1 nm) \ Al (200 nm), the molybdenum oxide film thickness was set to Y = 20 nm (sample (17)), 50 nm (sample (18)), and 100 nm (sample (19)). A graph of current density (mA / cm 2 ) vs. voltage (V) characteristics is shown. Table 4 shows the results of voltage (V) characteristics with respect to the thickness (Ynm) of molybdenum oxide.
Table 4 shows that the voltage increases as the molybdenum oxide film thickness increases. Therefore, the drive voltage for obtaining a predetermined current density also increases as the molybdenum oxide film thickness increases.
Thus, it can be seen that when the thickness of the light emitting element is increased, the driving voltage is increased.
However, the present inventors have found that when a layer having an organic compound and a metal oxide that is an inorganic compound is formed, the driving voltage does not increase even when the film thickness is increased. FIG. 19 shows a current density (mA / cm 2) of an element structure in which DNTPD is used as an organic compound, molybdenum oxide is used as a metal oxide, and a layer in which these are mixed is formed by co-evaporation using resistance heating evaporation. ) A graph of voltage vs. voltage (V) characteristics. A specific element structure is ITSO \ DNTPD: molybdenum oxide: rubrene (Znm) \ α-NPB (10 nm) \ Alq 3 : coumarin 6 (37.5 nm) \ Alq 3 (37.5 nm) \ LiF (1 nm) ) \ Al (200 nm), and the thickness of DNTPD: molybdenum oxide: rubrene (Znm) is Z = 40 nm (sample (20)), 80 nm (sample (21)), 120 nm (sample (22)), It is set to 160 nm (sample (23)). Note that reliability can be improved by co-evaporation of rubrene. Table 5 shows the results of the voltage (V) characteristics with respect to the film thickness of DNTPD: molybdenum oxide: rubrene (Znm).
From Table 5, it can be seen that even when the film thickness of DNTPD: molybdenum oxide: rubrene (Znm) is increased, the voltage does not increase and is maintained at a substantially constant value. Furthermore, in the element shown in FIG. 19, it can be seen that the voltage itself is lowered.
FIG. 27 shows current density with respect to voltage when the same element structure shown in FIG. 19 is used and DNTPD: molybdenum oxide: rubrene film thickness: Z is set to 50 nm, 120 nm, 200 nm, and 300 nm. Although the current density scale is different from that in FIG. 19, even when the film thickness of DNTPD: molybdenum oxide: rubrene (Znm) is increased, the voltage does not increase and is maintained at a substantially constant value from FIG. Recognize.
FIG. 28 shows the current density with respect to voltage when the film thickness of DNTPD: molybdenum oxide: rubrene (Znm) is 120 nm and the concentration of molybdenum oxide is varied. The concentration of molybdenum oxide was Q = 0.33, 0.67, 1.00, and 1.33 when DNTPD: molybdenum oxide: rubrene = 1 wt%: Q wt%: 0.02 wt%. Each concentration shows substantially the same behavior, but it can be seen that as the voltage increases, the current density decreases as the concentration of molybdenum oxide increases.
17 to 19 are experiments for finding the relationship between the film thickness of the layer having an organic compound and a metal oxide and the driving voltage, and the present invention is not limited to the above element structure. .
Further, in FIG. 29, the element structure and the light emitting layer shown in FIG. 17 are the same, and an element using molybdenum oxide as an organic compound and a metal oxide, specifically ITSO \ DNTPD: molybdenum oxide: rubrene (Wnm) \ α-NPB (10 nm) \ Alq 3 : DMQd (40 nm) \ Alq 3 (40 nm) \ lithium fluoride (LiF) (1 nm) \ Al (200 nm), W = 80 nm, 120 nm , 160 nm, and current density with respect to voltage when set to 200 nm. All of the film thicknesses show almost the same behavior, but it can be seen that as the voltage increases, the current density decreases as DNTPD: molybdenum oxide: rubrene increases.
Thus, even when the film thickness is increased, a light-emitting device using a light-emitting element that does not need to increase the driving voltage can reduce power consumption.
Further, as shown in this embodiment, by increasing the thickness of DNTPD: molybdenum oxide: rubrene, a short circuit between the first electrode and the second electrode can be prevented. As a result, the light emitting device having the element structure of the present invention can increase mass productivity.
(Example 5)
In this example, characteristics of molybdenum oxide as a metal oxide, α-NPD which is an organic compound having a high hole-transport property, and molybdenum oxide: α-NPD were examined. Each of these films was prepared by an evaporation method, and molybdenum oxide: α-NPD was prepared by a co-evaporation method using resistance heating evaporation.
As shown in Table 6, as compared with molybdenum oxide and α-NPD, the ionization potential of molybdenum oxide: α-NPD in which both are mixed is about 0.1 to 0.2 eV lower. That is, it can be seen that the hole injection property is improved.
FIG. 20 shows absorption spectra of these films. Referring to FIG. 20, molybdenum oxide and α-NPD do not have a characteristic peak in the visible light region. On the other hand, the absorption of molybdenum oxide: α-NPD (referred to as a molybdenum oxide hybrid layer) is lower than that of molybdenum oxide alone. From this, it can be seen that the light absorption loss can be reduced by forming a light emitting element using molybdenum oxide: α-NPD as compared with molybdenum oxide.
In FIG. 20, molybdenum oxide: α-NPD has a new absorption peak near 500 nm. This is considered to be because a charge transfer complex is formed between molybdenum oxide and α-NPD. Molybdenum oxide is an acceptor and α-NPD is a donor. It has been confirmed that not only α-NPD but also amine compounds such as DNTPD function as donors.
Based on such experimental results, by synthesizing an organic compound and a specific inorganic compound, a synergistic effect that cannot be obtained by each simple substance can be expressed. It has been found that it is preferable to use molybdenum oxide, which is a metal oxide, as the inorganic compound.
(Example 6)
In this example, the result of measuring the luminance after 100 hours at room temperature by changing the concentration of rubrene contained in the layer having a metal oxide is shown. Table 7 shows the measured element structure of the sample and the composition ratio (wt%) of rubrene. In the measured sample, ITSO was used for the first electrode and Al was used for the second electrode.
First, the results of the current density with respect to the voltage in the initial state, the luminance with respect to the voltage, and the current efficiency with respect to the luminance for the samples having the rubrene concentration shown in Table 7 are shown in FIGS. 23, 24, and 25, respectively. As can be seen from FIGS. 23, 24, and 25, in the initial state, the sample not containing rubrene and the sample containing rubrene showed the same behavior, and the effect of containing rubrene was not observed.
Next, FIG. 26 shows the rate of luminance degradation after 100 hours with respect to each concentration of rubrene. Note that the initial luminance of this sample is 3000 cd / cm 2 , and the degree of deterioration from the initial luminance is expressed in%. In any sample, the luminance after 100 hours has deteriorated, but the sample containing a large amount of rubrene is less deteriorated and reliable compared to a sample containing no rubrene or a sample containing little rubrene. It turns out that the nature is high.
