【発明の属する技術分野】
本発明は、プローブカード及びプローブカードの製造方法に関する。特に本発明は、プローブピンの大きさを変えることなく、プローブピンの加重を増加させ、剛性を高めたプローブカード及びプローブカードの製造方法に関する。

【従来の技術】
プローブピン等の接触子の剛性は、プローブピンを形成する材料のヤング率及びプローブピンの重さにより決定される。プローブピンの剛性を高めることにより、プローブピンと電子部品の端子との接触抵抗を低減することができる。プローブピンの剛性を高める方法として、プローブピンの長さ、幅及び厚さ等の寸法を変更することが考えられる。

【発明が解決しようとする課題】
しかし、基板表面に金属又はアモルファス合金層等をスパッタして薄層を形成してプローブピンを製造する方法では、プローブピンの剛性を高めるほどにプローブピンの厚さを厚くするのは困難である。また、プローブカードで特性を試験すべき電子部品の形状及び大きさに対応させるため、プローブピンの寸法を変更するのは好ましくない。

そこで本発明は、上記の課題を解決することのできる接触子、プローブカード、接触子の製造方法及びプローブカードの製造方法を提供することを目的とする。この目的は特許請求の範囲における独立項に記載の特徴の組み合わせにより達成される。また従属項は本発明の更なる有利な具体例を規定する。

【課題を解決するための手段】
即ち、本発明の第1の形態によると、電子部品の端子に接触し、電子部品の特性を試験するために用いるプローブカードであって、保持基板と、保持基板に保持される保持端を含む保持端部と、保持端部に対して所定の角度を有するように、一端が保持端部に延長して設けられた傾斜部と、傾斜部の他端から延長して設けられ、保持端の反対側の自由端を含む自由端部とを有するプローブピンと、保持基板に設けられ、プローブピンと電気的に接続された伝送線路とを備え、傾斜部は、保持端から自由端に向かう長手方向に延在し、プローブピンの一面からへこみ、一面の反対側の面側に突き出した突出加重部を有するプローブカードを提供する。

以下、発明の実施の形態を通じて本発明を説明するが、以下の実施形態はクレームにかかる発明を限定するものではなく、又実施形態の中で説明されている特徴の組み合わせの全てが発明の解決手段に必須であるとは限らない。

図1は、本発明の一実施形態に係るプローブカード10を示す斜視図である。
図1(a)に示すように、プローブカード10は、保持基板(図示しない)と、プローブピン14と、保持基板に設けられ、プローブピン14と電気的に接続される伝送線路(図示しない)とを有する。プローブピン14は、金バンプ62を介して保持基板に接合される。プローブピン14は、保持基板に保持される保持端16と、保持端16の反対側の自由端18と、保持端16から自由端18に向かう長手方向に延在する突出加重部20とを有する。突出加重部20は、自由端18にわたって形成されるのが好ましい。例えば、プローブピン14の厚さが約5μmのとき、突出加重部20の深さは2〜20μmであるのが好ましく、より好ましくは、5〜15μmである。

プローブピン14は、アモルファス合金を材料として形成されるのが好ましい。アモルファス合金は、例えば金属ガラス等の、所定の温度領域で非晶質相から過冷却液体域である流動層へ可逆的に相転移する非晶質合金であればどのような金属を含んでもよい。アモルファス合金は、例えば、パラジウム、ジルコニウム、又はプラチナ等の金属を主成分として含むのが好ましい。アモルファス合金がパラジウム又はプラチナ等の金属を主成分として含む場合、アモルファス合金はさらに、銅及び/又はシリコンを含んでもよい。他の例において、プローブピン14は、例えばアルミやタングステン等の金属又は合金を材料として形成されてもよい。

さらに、複数の突出加重部20は、隣接する列において、幅方向にずれて形成されるのが好ましい。突出加重部20は、プローブピン14の幅方向において、1列目にN個形成されるとき、隣の列にはN−1、N又はN+1個、さらに隣の列にはN個…のように、奇数列毎及び偶数列毎に同じ個数形成されるのが好ましい。また、突出加重部20は、プローブピン14に均等に配置されるように形成されるのが好ましい。

図2(e)に示すように、プローブピン14が、幅方向に3列に設けられた複数の突出加重部20を有するとき、複数の突出加重部20は、幅方向に互いに重ならないように形成されてもよい。複数の突出加重部20を、プローブピン14の幅方向において、互いに重ならないように形成することにより、プローブピン14の保持基板12に保持された根元部分に生じるストレスを分散することができる。

図4は、図1(c)に示したプローブカード10の製造方法の一例を示す工程図である。
まず、図4(a)に示すように、シリコン等の基板30のプローブピン14が形成される領域14aに、プローブピン14の保持端16から自由端18に向かう長手方向に延在する溝32を形成する。溝32は、ドライエッチング又はウェットエッチング等のエッチングにより形成されるのが好ましい。溝32は、複数形成されるのが好ましい。溝32は、図1及び図2に示したプローブピン14における突出加重部20の配置に対応するように形成されるのが好ましい。

次に、図4(b)に示すように、基板30の領域14aにアモルファス合金をスパッタリングしてプローブピン14となるアモルファス合金層を形成する。アモルファス合金層は、領域14a以外の領域にレジスト層を形成した後にスパッタリングするリフトオフ法によりプローブピン14の形状に形成してもよい。また、アモルファス合金層14は、アモルファス合金を基板30の全面にスパッタリングした後に、領域14a以外の領域のアモルファス合金層をエッチングにより除去することによりプローブピン14の形状に形成してもよい。

続いて、アモルファス合金層を加熱する。アモルファス合金層は、アモルファス合金のガラス転移温度より高い温度まで加熱するのが好ましい。本実施形態において、アモルファス合金層は、アモルファス合金のガラス転移温度以上、結晶化開始温度以下である過冷却液体域まで加熱する。その後、アモルファス合金層を冷却する。アモルファス合金層をガラス転移温度より低い温度に冷却するのが好ましい。アモルファス合金層は、自然冷却により冷却されてよい。

その後、図4(c)に示すように、プローブピン14の保持端16に金バンプ62を形成する。次に、図4(d)に示すように、プローブピン14を基板30から離脱する。プローブピン14は、基板30のアモルファス合金層であるプローブピン14との接続部分をエッチングすることにより基板30から離脱してもよい。エッチングは、例えば水酸化カリウム水溶液を用いたウェットエッチング又はXeF2を用いたドライエッチング等により行うのが好ましい。

そして、図4(e)に示すように、プローブピン14の自由端18に、電子部品の端子と接触する複数の突起部22を形成する。複数の突起部22は、超微粒子ジェットプリンティングにより形成してよい。複数の突起部22は、メッキにより形成してもよい。さらに、複数の突起部22は、溶射により形成してもよい。本実施形態において、プローブピン14は複数の突起部22を有するので、プローブピン14を電子部品の端子の方向に押圧するときに、複数の突起部22のいずれかが電子部品の端子と接触するので、プローブピン14と電子部品とをより確実に接続することができる。

図示していないが、プローブピン14を基板30から離脱する前に、金バンプ62を介して保持基板と接合させてもよい。この場合、まず、プローブピン14の保持端16を保持基板に位置合わせする。その後、保持端16を保持基板に貼り合わせる。保持端16は、保持基板の伝送線路を介して保持基板に貼り合わされるのが好ましい。その後、金バンプ62を介して熱圧着により保持端16を保持基板に接合する。熱圧着は、金バンプ62を介さず、直接行ってもよい。プローブピン14の保持端16の保持基板への接合は、フリップチップボンダ等を用いて一連の動作で行うのが好ましい。また、熱圧着は、アモルファス合金層が過冷却液体域まで加熱されない程度の温度で行うのが好ましい。また、プローブピン14は、基板30から離脱した後に、金バンプ62を介して保持基板に接合させてもよい。

まず、図8(a)に示すように、プローブピン14の保持端16を形成する第1平面部42と、第1平面部42に対して所定の角度θを有するように、一端が第1平面部42に延長して設けられた傾斜面部44とを有する第1基板40を準備する。角度θは、例えば30度から60度、好ましくは54.7度であってよい。

次に、傾斜面部44に、第1平面部42から第2平面部52の方向に向かう方向に延在する溝32を形成する。溝32は、傾斜面部44にレジストでパターニングして、ドライエッチング又はウェットエッチング等のエッチングすることにより形成するのが好ましい。溝32は、異方性エッチングによりV形状に形成されるのが好ましい。溝32は、等方性エッチングによりU形状に形成されてもよい。また、傾斜面部44には、複数の溝32が形成されるのが好ましい。

続いて、図8(c)に示すように、第1基板40の第1平面部42及び傾斜面部44及び第2基板50の第2平面部52にスパッタ法によりアモルファス合金層60を形成する。そして、アモルファス合金層60を加熱する。アモルファス合金層60は、材料として用いるアモルファス合金のガラス転移温度より高い温度まで加熱するのが好ましい。本実施形態において、アモルファス合金層60は、アモルファス合金のガラス転移温度以上、結晶化開始温度以下である過冷却液体域まで加熱する。その後、アモルファス合金層60を冷却する。アモルファス合金層60をアモルファス合金のガラス転移温度より低い温度に冷却するのが好ましい。アモルファス合金層60は、自然冷却により冷却してもよい。

本実施例において製造されるプローブカード10は、プローブピン14が電子部品の端子と接触する方向に屈曲した形状になっているので、プローブピン14と電子部品とを容易に接続することができる。また、プローブピン14の自由端部26に形成された突起部22は、電子部品の端子に対して平行に接触するため、接触面積をより大きくすることができる。

図9は、図8に示したプローブカード10の製造方法の他の例を示す工程図である。
本実施例では、図8(c)に示したアモルファス合金層60を形成するステップにおいて、以下のような工程を含んでもよい。
図9(a)に示すように、第1基板40の第1平面部42及び傾斜面部44及び第2基板50の第2平面部52に、アモルファス合金層と第1基板40及び第2基板50とを密着させる密着層70を形成する。アモルファス合金がパラジウムを主成分とする場合、密着層70は、組成比が約1:1であるチタンニッケル合金を含むのが好ましい。アモルファス合金がパラジウムを主成分として銅を含有する場合、密着層70は、クロム又はチタンを含む第1密着層と銅を含む第2密着層とを有してよい。第1密着層は第1基板40及び第2基板50上に形成し、第1密着層の上に第2密着層を形成するのが好ましい。

続いて、図9(b)に示すように、密着層70上に、後の工程において第1基板40及び第2基板50をプローブピン14から除去しやすいようにするための剥離犠牲層72を形成する。剥離犠牲層72は、後の工程におけるアモルファス合金層の加熱、エッチング等の薬品処理等に耐え得る材料により形成されるのが好ましい。剥離犠牲層72は、例えば金属薄膜であるのが好ましい。本実施例において、剥離犠牲層72は、クロムを含み、約100nmの厚さに形成される。
本実施例において、図8(g)に示したアモルファス合金層60を第1基板40及び第2基板50から離脱するステップは、剥離犠牲層62をエッチングにより除去することによりアモルファス合金層60を第1基板40及び第2基板50から離脱する。
