Description
The present invention relates to a fluid device such as a valve or a pump used in manufacturing apparatuses such as semiconductors and liquid crystals, medical devices, analytical devices, and the like.
2. Description of the Related Art Conventionally, fluid supply systems for supplying chemical solutions and gases have been proposed in processes for using chemical solutions and gases in semiconductor and liquid crystal manufacturing apparatuses, medical equipment, analytical instruments, and the like. In such a fluid supply system, valves and pumps are used as fluid devices. Each of these valves and pumps has a fluid passage area in which an inflow port into which a chemical solution or the like flows and an outflow port from which the inflowing chemical solution or the like is formed. The pump is opened and closed, and in the pump, a chemical solution or the like is sucked and discharged through the fluid passage region.
For details of the valve, for example, an air operated valve as in Patent Document 1 has been proposed. The air operated valve has a body, a cylinder, a cover, and the like, and a valve body is constituted by these. Further, a fluid passage region is formed in the valve body, and a piston rod is further inserted. Then, by supplying compressed air to the valve body or discharging the supplied compressed air, the piston rod is operated, and the fluid passage region is opened and closed.
The present invention suppresses the occurrence of corrosion of metal parts in a fluid device such as a pump or a valve that supplies a fluid such as a chemical solution or a gas, and can easily grasp the occurrence of the corrosion when the corrosion occurs. The purpose is to provide equipment.
Hereinafter, effective means and the like for solving the above-described problems will be described with reference to actions, effects, and more specific means as required. In the following, in order to facilitate understanding, the corresponding configuration in the embodiment of the invention is appropriately shown in parentheses, but is not limited to the specific configuration shown in parentheses.
Means 1. An apparatus main body (valve main body 16) in which a plurality of blocks (
A fluid passage region (passage region 23) provided in an internal space of the device main body and having an inflow portion (inflow port 25) into which fluid flows and an outflow portion (outflow port 26) from which the fluid flows out;
An operating region (partitioned from the fluid passage region by a partition member (diaphragm 22) in the internal space, and operating at least one of inflow or outflow of the fluid in the fluid passage region by operating the partition member. Working area 24),
A fluid device having a gas barrier property and a transparent coating film (coating film 21) formed on at least one of components constituting the device main body or attached to the device main body.
According to the first aspect, in the fluid device that performs at least one of inflow and outflow of the fluid in the fluid passage region by operating the partition member, at least one of the components constituting the device main body or attached to the device main body A coating film is formed. The coating film has gas barrier properties and transparency. Thereby, for example, when the corrosive chemical liquid passing through the fluid passage region is volatilized and corrosive gas is generated, the corrosive gas can be prevented from coming into contact with a predetermined component. In addition, in the case where the component part on which the coating film is formed is made of metal, it is assumed that the component part is corroded. However, as described above, the coating film has transparency, so the coating film is removed. The occurrence of corrosion can be confirmed visually.
Mean 2. Of the components constituting the device main body or attached to the device main body, the coating film is formed on a predetermined metal part (bolt 15) and around the metal part on which the coating film is formed. The fluid device according to the means 1, wherein the surrounding components (the
According to the means 2, the formation of the coating film on the metal part suppresses the occurrence of corrosion on the metal part even if the surrounding of the metal part becomes a corrosive atmosphere. it can. In addition, the coating film has transparency, and the surrounding parts provided around the metal part on which the coating film is formed are made of a transparent material. The occurrence of the corrosion can be confirmed visually from the outside of the device body.
Means 3. As the plurality of blocks, a first block (body 11) that forms the fluid passage region, and a second block (cylinder 12) that forms the working region,
The coating film is formed on a metal fastener (bolt 15) that is inserted into the first block and the second block to integrate both the blocks, and at least the first block. The fluid device according to means 1, wherein the fluid device is made of a transparent material.
According to the means 3, since the coating film is formed on the metal fastener, it is possible to suppress the corrosion of the fastener. Even if corrosion occurs in the fastener, the coating film has transparency, and at least the first block of the first and second blocks provided around the fastener is formed of a transparent material. Therefore, it is possible to visually confirm the occurrence of corrosion from the outside of the device body. Since the fastener has a function of integrating a plurality of blocks, if corrosion occurs in the fastener and the corrosion is left unattended, the first and second blocks are separated from each other by breaking at the position where the corrosion has occurred. If it is separated, a chemical solution or the like in the fluid passage area leaks out. On the other hand, according to this structure, generation | occurrence | production of this inconvenience can be suppressed.
Means 4. The fastener is a screw member;
The fluid device according to means 3, wherein the coating film is formed on the entire peripheral surface of the screw member including the screw portion (
According to the means 4, the occurrence of corrosion of the screw member can be suppressed at any position including the screw portion.
The screw member includes not only a screw but also a bolt.
Means 5. The peripheral portion of the partition member is sandwiched between the first block and the second block, and the partition member is sandwiched by the first and second blocks by fastening the first and second blocks with the fasteners. The fluid device according to claim 3 or 4, wherein the fluid passage region is formed between the inner wall surface of the first block and the partition member.
According to the means 5, since the partition member is sandwiched between the first block and the second block fastened by the fastener, the number of parts can be reduced as compared with a configuration in which a fixing member for the partition member is separately provided. However, in the said structure, there exists a possibility that the chemical | medical solution etc. in a fluid passage area | region may ooze out from between a 1st block and a 2nd block, and there exists a possibility that a fastener may corrode by this oozed chemical | medical solution. On the other hand, it can suppress that a fastener generate | occur | produces corrosion by providing the structure of the said means 3 grade | etc.,. Even if corrosion occurs in the fastener, the coating film is transparent and at least the first block is made of a transparent material, so the occurrence of corrosion is visually confirmed from the outside of the device body. It becomes possible to do.
Means 6. The fluid device according to any one of means 1 to 5, wherein the coating film is formed of polyparaxylylene or a derivative thereof.
Polyparaxylylene or a derivative thereof has excellent gas barrier properties and high transparency. In this case, according to the means 6, since the coating film is formed of polyparaxylylene or a derivative thereof, each effect of the means 1 and the like is suitably exhibited.
In particular, in the configuration provided with the means 4, the coating film is formed on the entire peripheral surface of the screw member including the screw portion. However, the surface of polyparaxylylene or its derivative is slippery compared to fluororesin. Since it becomes difficult, the function which fastens in a screw member is ensured.
Mean 7 The fluid device according to means 6, wherein the coating film is formed by chemical vapor deposition.
According to the means 7, the coating film can be made thinner and the film thickness can be made uniform with polyparaxylylene or its derivative.
In particular, in the configuration provided with the above means 4, a coating film is formed on the entire peripheral surface of the screw member including the screw portion, but by reducing the thickness of the coating film and making the film thickness uniform, It is possible to suppress the groove of the screw portion from being filled with the coating film, and to stabilize the torque when the blocks are fastened by the screw member.
For example, assuming that the coating film is formed by spraying or dipping, the coating film cannot be made thinner and the film thickness cannot be made uniform, so the screw groove is filled or the torque when tightening is unstable. The inconvenience of becoming may occur. Then, when forming the coating film, it is necessary to mask the screw portion so that the coating film is not formed on the screw portion. In this case, since the contact of the corrosive gas to the screw portion is not suppressed, the screw portion may be corroded. In addition, it is necessary to create or remove masking when forming the coating film, and the workability of forming the coating film may be deteriorated. On the other hand, by forming a coating film with polyparaxylylene or a derivative thereof by chemical vapor deposition, the coating film is formed on the entire peripheral surface of the screw member including the screw portion without causing the above disadvantages. be able to. Furthermore, by forming a coating film from polyparaxylylene or a derivative thereof, even if the coating film is thinned as described above, pinholes hardly occur and excellent gas barrier properties are ensured.
DESCRIPTION OF THE PREFERRED EMBODIMENTS Embodiments in which the present invention is embodied with respect to an air operated valve for a chemical solution will be described below with reference to the drawings. 1 is a plan view of the air operated
As shown in FIGS. 2 and 3, the air operated
For details of such fixing, each
Here, as shown in the partially enlarged view of FIG. 3, a
Polyparaxylylene-based resins include those substituted with chlorine and those substituted with fluorine, all of which have excellent corrosion resistance and gas barrier properties. Further, the polyparaxylylene resin has high transparency. Thereby, in the structure which formed the
By forming the
ダイアフラム22は、耐食性の優れたPTFE(ポリテトラフルオロエチレン)により形成されている。
As shown in FIG. 2, a predetermined space is formed inside the
In the
The
In the
The
In the air operated
As described above in detail, the present embodiment has the following excellent effects.
A
In particular, in the present air operated
The

Further, in the coating method by spraying or dipping, since the thickness of the
The embodiment is not limited to the above contents, and may be implemented as follows, for example.
(1) Although the
Further, the
(2) In the above embodiment, all of the
(3) In the above embodiment, the female
(4) In the above embodiment, the
(5) The material for forming the
(6) In the above embodiment, the valve
(7) FIG. 4 shows a modification in the case where a structure for forming a coating film on a metal part is applied to a bellows type pump.
The
In the
In a state where the operating air is not supplied to the
In the above-described configuration, a coating film of polyparaxylylene resin is formed on each
(8) FIG. 5 shows a modified example in which a configuration in which a coating film is formed on a metal part is applied to a diaphragm pump.
The
In the
In a state in which no working air is supplied to the second working
