Abstract
Description
In the present invention, exposure is performed using a plurality of photomasks so that ends of adjacent exposure areas overlap with a plurality of exposure areas set on the object to be exposed, and at the boundary between the adjacent exposure areas. More particularly, the present invention relates to an exposure apparatus that attempts to shorten the exposure processing time for the exposure object.
However, in such a conventional exposure apparatus, streaks or unevenness at the boundary between adjacent exposure regions can be made inconspicuous, but when exposing the plurality of exposure regions, a plurality of photomasks are switched respectively. Therefore, each time a plurality of photomasks are switched, the alignment mark provided on each photomask must be aligned with the alignment mark provided in the exposure area to be exposed. In other words, the exposure process took a long time.
SUMMARY OF THE INVENTION Accordingly, the present invention provides an exposure apparatus that addresses such problems, makes the stripes or unevenness at the boundary between adjacent exposure regions inconspicuous, and reduces the exposure processing time for the exposure object. With the goal.
To achieve the above object, an exposure apparatus according to the present invention, when the exposure using a plurality of multiple photomasks over multiple pixels formed in advance exposure areas set on the object to be exposed, adjacent said exposure pattern by the other of the photomask and an exposure pattern according to one of the photomask in the exposure region overlapping the well as to the end of the exposure field overlap to compensate if Migihitsuji each other, the unit according to the respective photomask An exposure apparatus that forms a series of exposure pattern rows by linking exposure pattern rows, a conveying unit that places the object to be exposed on the upper surface and conveys the object to be exposed at a constant speed, and is disposed above the conveying unit They are, respectively will be formed in a strip shape, wider than the width in the short side direction on the short sides of the mask pattern rectangular plurality of mask patterns in a longitudinal direction of the strip Formed side by side at intervals, the a short Saku longitudinal plurality of photomasks central axis is arranged so that a zigzag pattern along a direction perpendicular to the conveying direction in parallel to plane the upper surface of said conveying means An image pickup means for picking up an image of pixels of the object to be exposed, having a plurality of light receiving elements arranged in a straight line in a direction perpendicular to the direction of transfer of the object to be exposed in a plane parallel to the upper surface of the carrier means; An alignment mechanism for moving the plurality of photomasks in a direction perpendicular to the transport direction of the object to be exposed in a plane parallel to the upper surface of the transport means; and processing an image acquired by the imaging means. and a control means for controlling driving of the alignment mechanism together to create the image data, the control unit may advance the corners of the pixels based on image data of the image acquired by the image pickup means A predetermined reference position is detected, and the alignment mechanism is controlled so that the reference position matches a reference position preset on the photomask, and the plurality of photomasks are conveyed to the object to be exposed. A plurality of photomasks are simultaneously irradiated with exposure light while being moved in a direction orthogonal to the direction and aligned with the exposure object being conveyed at the constant speed, thereby exposing the pixels on the exposure object. To do.
With such a configuration, while the object to be exposed is placed on the upper surface by the conveying means and conveyed in a predetermined direction, a plurality of elements in a direction perpendicular to the conveying direction of the object to be exposed are provided in a plane parallel to the upper surface of the conveying means. The pixel that is formed in advance on the object to be exposed is picked up by the image pickup means having the light receiving elements arranged in a straight line, and the reference position preset at the corner corner of the pixel is detected by the control means based on the image data of the picked-up image and, with said reference position, is disposed above the conveying means, said short respectively will be formed in a strip shape, a rectangular shape of a plurality of mask patterns in the longitudinal direction of the strip in the short side direction of the mask pattern formed side by side at an interval wider than the width of the sides, arranged as described above short Saku the longitudinal central axis is a zigzag pattern along a direction perpendicular to the conveying direction in the parallel to the top surface plane of the conveying means the plurality of photo masks The alignment mechanism moves the photomasks in a direction parallel to the top surface of the transport means in a direction perpendicular to the transport direction of the object to be in alignment with the reference position set at a constant speed. Exposure light is simultaneously irradiated onto the plurality of photomasks while aligning the exposed object being conveyed, thereby exposing the pixels of the exposed object. As a result, a plurality of unit exposure pattern columns to the end of the exposure area adjacent to the plurality of exposure areas set on the object to be exposed in the plurality of photomask overlap is formed, one in the overlapped exposure area The exposure pattern by the photomask and the exposure pattern by the other photomask complement each other to form a series of exposure pattern rows.
Further, the plurality of photomasks thins out a part of a mask pattern located in an end region adjacent to the other photomask among a plurality of mask patterns formed on the one photomask at regular intervals, Among the plurality of mask patterns formed on the photomask at a predetermined interval, the mask pattern corresponding to the mask pattern thinned out of the one photomask is left, and the mask pattern left on the one photomask is supported The mask pattern to be thinned out. As a result, of a mask pattern having a predetermined shape and formed at a constant interval, a portion of the mask pattern located in the end region adjacent to the other photomask is exposed with one photomask. A predetermined unit exposure pattern row is formed on the body, the mask pattern corresponding to the mask pattern thinned out on the one photomask is left, and the mask pattern corresponding to the mask pattern left on the one photomask is left A predetermined unit exposure pattern row by the one photomask is formed by the other thinned photomask, and a series of exposure pattern rows is formed on the object to be exposed.
Further, the thinning of the mask pattern in the end region of the photomask is obtained by gradually increasing the thinning number from the central portion toward the end portion. Thus, the mask pattern is exposed on the object to be exposed with the photomask in which the thinning number of the mask pattern in the end region of the photomask is gradually increased from the central portion toward the terminal portion.
The object to be exposed is a color filter substrate. Thereby, an exposure pattern row of the color filter is formed on the color filter substrate.
According to the first aspect of the present invention, streaks or unevenness at the boundary between adjacent exposure regions can be made inconspicuous , and the exposure processing time of the object to be exposed can be shortened. In addition, the photomask can follow the movement of the object to be conveyed while swinging left and right, and the exposure pattern can be formed at the target position with high accuracy.
According to the second aspect of the present invention, a series of exposure pattern sequences can be easily obtained by making the exposure pattern by one photomask and the exposure pattern by the other photomask complement each other in adjacent boundary regions of the plurality of exposure regions. Can be formed.
Furthermore, according to the third aspect of the present invention, the unevenness of the boundary region of each unit exposure pattern row can be changed stepwise. Therefore, the unevenness of the boundary region can be made less noticeable.
And according to the invention which concerns on
Embodiments of the present invention will be described below in detail with reference to the accompanying drawings. FIG. 1 is a conceptual view showing an embodiment of an exposure apparatus according to the present invention. In this exposure apparatus, exposure is performed using a plurality of photomasks such that the end portions of the exposure areas overlap with a plurality of exposure areas set on the object to be exposed, and one of the photomasks is applied to the overlapped exposure areas. The exposure pattern and the exposure pattern by the other photomask complement each other to form a series of exposure pattern rows by linking the unit exposure pattern rows by the respective photomasks, and the streaks or unevenness at the boundary portions of the adjacent exposure regions are eliminated. It is intended to be inconspicuous, and includes a

In this case, as shown in FIG. 2, the plurality of
Above the conveying means 1, in a direction perpendicular to the conveying direction (arrow A direction) in parallel plane to the

Here, on the color filter substrate 6, as shown in FIG. 4, the reference position S <b> 1 is set in advance at the upper left corner of the

Here, the exposure light
Next, the operation of the exposure apparatus configured as described above will be described.
First, when a start switch (not shown) provided in the apparatus is turned on, the control means 5 is activated, the
When the color filter substrate 6 is conveyed by the
Thereafter, the
In this way, on the
The alignment as described above may be performed by individually moving the plurality of exposure
In the above description, the case where the object to be exposed is the color filter substrate 6 has been described. However, the present invention is not limited to this, and the object to be exposed is, for example, glass coated with Cr for forming the
