【発明の属する技術分野】
本発明は、例えば、半導体製造装置等の流体供給機器において、流体供給機器から回転体に供給される通路の接続部分に用いられるロータリージョイントに関する。

【従来の技術】
本発明の用途の技術に関し、集積回路の基板に使用される半導体ウエハは、シリコン等の円柱状の超純度結晶体を、一定の厚さの円盤状にスライスしてから研削加工し、更に表面の平坦仕上加工及び鏡面加工を行っている。そして、近年は、半導体デバイスの高集積化により、更に一層の高精度の平坦度や鏡面加工精度が要求されている。

このような半導体ウエハの超平坦化及び鏡面化のための研磨加工は、例えば、ポリッシング装置(CMP装置)により行われている。この種のポシリッシング装置の構成は、上面に半導体ウエハを保持するターンテーブルと、その上部に対向して設けられた研磨面を有するトップリングと、トップリングの研磨面をターンテーブル上に配置された半導体ウエハに対し接触させて水平移動させながらトップリングを回転させる駆動装置と、トップリングの研磨面と半導体ウエハの被研磨面との間に研磨液や純水等を供給する装置とを備えている。

この様に構成されたCMP装置による半導体ウエハの研磨加工は、研磨液等を供給しながら、トップリングを半導体ウエハの被研磨面に接触させて回転させることによって行われる。このため、回転するトップリングと、非回転側の研磨液供給装置との間の接続通路は、ロータリージョイントを介して接続されている。

図4は、この様な流体供給装置からの流体を回転する処理装置へ供給する接続通路を接続可能する従来のロータリージョイントの断面図である。図4に於いて、ロータリージョイント100は、内周面を設けたボディ101配置されており、そのボディ101の内周面内に回転可能に挿通されたロータ102が設けられている。又、ボディ101には、多数の流体供給用通路103が設けられている。更に、ロータ102にも多数の流体用通路104が設けられている。そして、ボディ101とロータ102の間に軸方向へ複数のメカニカルシール105が配置され、その間に形成される各シール室106を介して流体供給用通路103と流体用通路104とが連通されている。これらのシール室106内は、作動する処理装置のプログラムに従って、液体・気体・真空状態或いは高温状態となる。このため、メカニカルシール等を冷却するとか、潤滑するとかしないと摩耗・損傷することになる。

【発明が解決しようとする課題】
上述のようにロータリージョイント100は、ロータ102に多数の通路104が形成されている。この通路103の両側のシール室106、106間を冷却又は潤滑させるための通路をロータ102に形成すると、ロータ102の外径を更に大きくせざるを得ない。そして、ロータ102の外径を大きくすれば、これに外挿されるシール装置105も大径にする必要がある。また、ロータが大径になれば、重量も増加するので動力エネルギーを必要以上に費やすことになる。更には、大型化するので取付場所が問題となる。

又、シール装置105を大径とすれば、その密封摺動面Sの摺動半径も大径になり、その結果、同一回転数であっても密封摺動面Sにおける滑り速度が大きくなるので、PV値(面圧P×すべり速度Vの値)が増大し、動力エネルギー必要以上に消費することになるといった問題が惹起している。

詳しくは、PV値が大きくなると、摺動トルクの増大によって動力損失が増大する。更に、摺動発熱量が増大するので、密封摺動面Sに介在する液体の潤滑不足により異常摩耗等が発生する恐れもある。また、密封摺動面Sが大径であるほど、漏洩量も増大する傾向がある。更には、シール装置105を構成する摺動材料等が大径になることにより、その体積や重量も大きくなり、材料コストが上昇してしまう。

本発明は、以上のような問題点に鑑みてなされたものであって、その技術的課題は、ロータの直径を小径にしてシール装置も小径にし、摺動面積に伴う摺動抵抗を低減して摩耗を防止すると共に、摺動抵抗に伴う動力エネルギーの消費を低減することにある。
又、ロータの直径を小径にして取付場所に伴う小形のロータリージョイントを得ることにある。更に、ロータの軸方向に長くなる通路孔の加工を少なくして加工コストを低減することにある。
更に、シール装置を効果的に冷却、及び潤滑して耐久性を向上させることにある。

【課題を解決するための手段】
上述した技術的課題を有効に解決するため、本発明に係わるロータリージョイントは、内周面を有するボディ(10)と、前記ボディ(10)の内周面内に回転自在に配置された外周面を有するロータ(20)と、前記ボディ(10)の内周面と前記ロータ(20)の外周面との間に複数の環状をなすシール装置(30U,30L,40U,40L)が並列に配置されて密封に仕切られた複数のシール室(A,B,C)とを具備し、前記シール室(A,B,C)のうちの第一シール室(A)に外部と連通して作動流体が流れる作動流体用第1通路(13)を前記ボディに有すると共に、前記第一シール室(A)に連通する作動流体用第2通路(23)を前記ロータ(20)に有し、且つ前記複数のシール室(A,B,C)のうちの前記第一シール室(A)の隣の各第二シール室(B,C)に連通する第1通路孔(12A,12B)を前記ボディ(10)に有すると共に前記第1通路孔(12A,12B)に連通する第2通路孔(4)が前記ボディ(10)の外部に設けられた通路部品(3)に有するものである。

この通路部品がボディの外部に設けられているので、ロータに設ける通路を少なくすることが可能になる。このためにロータの直径及び長さを小さく構成することが可能になる。このため、シール装置の摩耗損傷を防止して機能を維持し、ロータの動力エネルギーの減少を図り、小型にして精密装置等へのようと拡大を図ることが可能になる。
又、ロータに設けられる通路はボディに連通するためにその接続通路にシール装置が設けられる。従って、ロータに複数の通路を設けると、シール装置との配置との関係から通路の軸方向の長さが長くなる。この通路孔の長さが長くなると、その機械加工が困難になる。特に、直径が小径の場合には、加工時にキリが折れるので、更に、加工が困難になり加工コストが急上昇する。更に又、ロータに制御用の配線や、センサの取付が要求されるので、更にロータが大径になるが、流体用の通路を外部の通路部品に設けられるようにすればロータを小径にすることが可能になる。
尚、ここでいう通路部品とは、パイプや、パイプ同士を接続する管継手からなる配管通路、又は、角状部品に通路孔を形成してボディにボルトを介して取り付けたブロック等の通路を形成する部品全体の総称である。

【発明実施の形態】
以下、本発明に係るロータリージョイントの好ましい実施の形態を、図1及び図2を参照しながら説明する。図1は、本発明に係るロータリージョイント1が用いられるポリッシング装置の概略構成を示す説明図、図2は本発明に係るロータリージョイント1の好ましい実施の形態を示す図である。

まず、図1に示されるポリッシング装置において、参照符号71は、鉛直な軸心を中心として水平回転されるターンテーブルであり、上面に半導体ウエハWを保持するものである。ターンテーブル71の上側には、トップリング72が配置されている。又、トップリング72の下面に研磨パッド72Aが設けられている。 このトップリング72は、軸心が鉛直なロータリージョイント1を介してトップリングヘッド74に支持されており、このトップリングヘッド74に設けられた駆動機構によって、鉛直な軸心を中心として回転駆動されると共に、鉛直方向及び水平方向へ移動するように構成されている。

又、ロータリージョイント1に流体を供給する流体供給装置として研磨液供給装置75と、純水供給装置76と、真空装置77とが配置されている。これらの研磨液供給装置75、純水供給装置76及び真空装置77から流体を供給できるように、第1の配管F1がロータリージョイント1を介してトップリング72へ通じている。そして、この第1の配管F1は、トップリング72に開設された小孔72Bと連通している。また、純水供給装置76からは、ロータリージョイント1へ向けて第二の配管F2が配置されている。

このロータリージョイント1は、内周面11を設けたボディ10と、このボディ10の内周面11内に回転可能且つ軸方向の相対移動が阻止された状態に配置されて外周面21を設けたロータ20とが組み立てられている。
このボディ10の内周面11とロータ20の外周面21との間隔に配置された軸方向(鉛直方向)一対のメカニカルシール30U,30Lと、この間隔に於けるメカニカルシール30Uの上の位置及びメカニカルシール30Lの下の位置に一対のオイルシール40U,40Lが配置されている。
更に、オイルシール40Uの上の位置及びオイルシール40Lの下の位置に配置されてロータ20をボディ10の内周面11に回転可能に支持する一対のベアリング50U,50Lが設けられている。又、このロータリージョイント1は、図1に示す、トップリングヘッド74に取り付けられており、ロータ20の下端がトップリング72と結合している。

図2に示されるように、ボディ10は、上側ハウジング14Aと、下側ハウジング14Cと、中間ハウジング14Bとを軸方向に連結して一体化し、中間ハウジング14Bの内周部と下側ハウジング14Cの内周部との間にホルダ15を固定した構造に構成されている。これら上側ハウジング14A、下側ハウジング14C、中間ハウジング14B及びホルダ15は、それぞれ環状に形成されており、その材質は、例えばSUS等のステンレス鋼で製作されている。また、上側ハウジング14Aと中間ハウジング14Bの間、下側ハウジング14Cと中間ハウジング14Bの間、及び下側ハウジング14Cとホルダ15の間は、それぞれNBR、フッ素ゴム等のゴムからなるパッキン16A,16B及びOリング17で密封されている。

ロータ20は、回転軸に構成されて下端部にボルトにより結合されたフランジ22を設けている。この材質は、例えばステンレス鋼で製作されている。ロータ20の上部外周面21は、ボールベアリング50Uを介してボディ10における上側ハウジング14Aの上部内周面に回転可能に支持されており、ロータ20の下部外周面21は、ボールベアリング50Lを介してボディ10における下側ハウジング14Cの下部内周面11に回転可能に支持されている。また、フランジ22にはトップリング72が取り付けられる。

このため、ロータ20と上側ハウジング14Aの軸方向中間部との間には、オイルシール40Uと、その下側に位置するメカニカルシール30Uとで上下が密封されると共に、円周方向へ環状に連続した第二シール室Bが画成されている。
又、ロータ20と下側ハウジング14Cの軸方向中間の間には、オイルシール40Lとその上部に位置するメカニカルシール30Lとにより上下が密封されると共に、円周方向へ環状に連続した第二シール室Cが画成されている。このうち、上側の第二シール室Bは、メカニカルシール30Uにおける固定環32の内周隙間を介して密封摺動部の内周に達しており、下側の第二シール室Cは、メカニカルシール30Lにおける固定環32の内周隙間を介して密封摺動部の内周に達している。

ボディ10の中間ハウジング14Cには、第一シール室Aにおけるカラー33の通路孔33Aと対応する位置に貫通した作動流体用第1通路13が開設されており、この第1通路13の外端部には、管用ねじ13Aが形成されており、図1に示される研磨液供給装置75、純水供給装置76及び真空装置77から延びる第1の配管F1が接続されている。一方、ロータ20には作動流体用第2通路23が開設されており、その軸方向に形成された通路第2部分23Bの下端部が、フランジ22に開設された通路孔23Cを介して、図1に示されるトップリング72の小孔72Bに連通している。軸方向に形成された通路第2部分23Bの上端から径方向に形成された通路第1部分23Aが、ロータ20の外周面におけるカラー33の通路孔33Aの対応位置に開口している。

カラー33には、径方向に貫通した通路孔33Aが開設されており、その内端はロータ20における作動流体用第2通路23の径方向に延びる通路第1部分23Aと連通しており、外端は第一シール室Aに連通されている。

上側ハウジング14Aにおける冷却液用通路孔12Aの外端に形成された管用ねじ12A1及び下側ハウジング14Cにおける冷却液用通路孔12Bの外端に形成された管用ねじ12B1には、黄銅等の金属からなる管継ぎ手6を介してそれぞれ市販のエルボ7U,7Lが螺合されている。このエルボ7U,7Lは、PBT樹脂等で形成された曲り管状である。この2つのエルボ7U,7Lの間には、例えばポリウレタン樹脂等で形成されて内部に第2通路孔4を形成したパイプ5が接続されている。また、他の冷却液用通路12C,12Dのうちの一方は図1に示される純水供給装置76からの給水用第2の配管F2に接続され、他方は排水用パイプの通路に接続される。

又、第二シール室Bと第二シール室Cの間は、冷却液用通路孔12A、エルボ7U,パイプ5,エルボ7L及び冷却液用通路孔12Bを介して互いに連通しており、純水供給装置76から連続した第2の配管F2の一部を構成されている。

以上のように構成されたロータリージョイント1を設けたポリッシング装置70は、ターンテーブル71上の半導体ウエハWの上面(被研磨面)にトップリング72の研磨パッド72Aを押し当て、研磨液供給装置75又は純水供給装置76から、研磨液又は純水を、第1の配管F1を介してを研磨パッド72Aと半導体ウエハWとの間に供給しながら、ターンテーブル71とトップリング72を相対回転させ、且つトップリング72を水平移動させることによって、半導体ウエハWの表面を高精度に研磨するものである。

ここで、ロータリージョイント1におけるボディ10は、トップリングヘッド74に固定されていて非回転であるのに対し、ロータ20はトップリング72と共に回転する。このため、第1の配管F1は、ボディ10側の作動流体用第1通路13と、ロータ20側のカラー33の通路孔33Aとの間で相対回転することになるが、この第1通路13と通路孔33Aとの間は、第一シール室Aを介して常に連通している。従って、研磨液供給装置75又は純水供給装置76からの研磨液又は純水を、連続して供給することができる。

メカニカルシール30U,30Lは、第一シール室A内を経由する研磨液が第一シール室Aからその上側の第二シール室B及び下側の第二シール室C側へ漏洩するのを防止している。各メカニカルシール30U,30Lの回転環31及び固定環32は、SiC等のセラミックスを用いることによって、密封摺動面の摩耗を有効に抑制することができる。

なお、ボディ10、ロータ20、及びカラー33等における研磨液との接触面は、好ましくはPTFE(ポリテトラフルオロエチレン)等でコーティングすることによって、研磨液との接触による金属表面からのパーティクルや金属イオンの発生を防止することができる。

一方、第二シール室B,C内には、第2の配管F2を通じて純水が流通されている。更に詳しくは、この純水は、純水供給装置76から、例えば冷却液用通路孔12Dを介して下側の第二シール室C内に供給され、更に、冷却液用通路孔12B,エルボ7L、パイプ5、エルボ7U及び冷却液用通路孔12Aを介して上側の第二シール室Bへ送られ、冷却液用通路孔12Cから排出される。そして、純水が第二シール室B,C内を通ることによって、メカニカルシール30Lの密封摺動面及びメカニカルシール30Uの密封摺動面が有効に冷却される。また、この密封摺動面には、純水による液体潤滑膜が介入するので、第一シール室Aの研磨液に含まれる砥粒が侵入しにくくなる。このため、研磨液を密封対象とするものであるにも拘わらず、密封摺動面の摩耗が有効に抑えられる。

また、従来は、第二シール室B,C間を連通させる通路がロータ20側に形成されていたのに対し、第二シール室B,Cは、エルボ7L,7U及びパイプ5から構成されたボディ10外部の通路部品3Aを通じて連通している。このために、その分だけロータ20の直径を従来よりも小径に形成することができる。従って、ロータ20外周に配置されるメカニカルシール30U,30L及びオイルシール40U,40Lや、ボディ10も小径に形成することができ、その結果、当該ロータリージョイント1の軽量化を図ることができる。しかも、ロータ20に通路を形成するための穴あけ加工の工数が減少するため、製作コストの低減を図ることができ、更には、回転環31や固定環32を構成するSiC等のセラミックス摺動材料の体積が減少するため、材料コストの低減も図ることができる。

特に、メカニカルシール30U,30Lが小径化される結果、その回転環31と固定環32との密封摺動面の摺動半径が小さくなるため、同一回転数におけるすべり速度が小さくなる、したがってPV値が小さくなる。そして、摺動発熱量はPV値と摩擦係数との積に比例するため、PV値が小さくなることによって摺動発熱も抑えられ、密封摺動面の温度上昇による回転環31及び固定環32の熱応力割れ等も防止することができる。しかも、密封摺動面の温度上昇が抑えられる結果、この密封摺動面に介在する液体潤滑膜の粘性低下も抑えられるので、良好な潤滑状態が保持され、摩耗や摺動トルクの低減が図られる。

また、一般に、密封摺動面の内径をR1、外径をR2とすると、この密封摺動面の幅R2−R1が同一であれば、外径R2及び内径R1が小さいほどR2/R1の値が大きくなって、漏洩量が小さくなることはよく知られている。したがって
、メカニカルシール30U,30Lの密封摺動面の摺動半径が小さくなることによって、流体の漏洩量も低減することができる。

次に、半導体ウエハWの研磨が終了し、半導体ウエハW上の残留液を、第1の配管F1を介して真空装置77により吸引回収する際には、第一シール室Aには液体が存在しない状態となる。しかし、この時も、第二シール室B及び第二シール室C内には、第2の配管F2を通じて純水が流通されているため、メカニカルシール30U,30Lの密封摺動面が、良好な冷却状態及び液体潤滑状態に保持され、乾燥摺動による異常な摺動発熱を防止することができる。

上述した作用は、オイルシール40U,40Lにおいても同様に奏される。すなわち、ロータ20を小径に形成することができることによって、オイルシール40U,40Lが小径化される結果、そのシールリップとロータ20の摺動半径が小さくなるため、そのPV値も小さくなる。したがって、シールリップの温度上昇による早期摩耗や面荒れ等を防止することができる。また、シールリップとロータ20の摺動面は、第二シール室B及び第二シール室Cに供給される純水によって、常に良好な液体潤滑状態が保持されるので、摩耗や摺動トルクの低減が図られる。

また、上位の第二シール室Bから延びる冷却液用通路孔12Aと、下側の第二シール室Cから延びる冷却液用通路孔12Bとの間の通路は、市販のエルボ7U、パイプ5及びエルボ7Lから構成されているため、安価に構成することができる。

なお、上述した実施の形態においては、本発明に係るロータリージョイント1を研磨するためのポリッシング装置に組み込まれるものとして説明したが、他の装置に組み込まれるものについても、同様に実施することができる。

また、上述した第1実施の形態においては、第二シール室B,Cの二室をボディ10の外側で連通させているが、更に多数のシール室間で複数の通路を形成する場合も、各通路を同様に構成することができる。
図1の通路部品3Bは第2の実施の形態を示すものである。この通路部品3Bは、断面矩形状の四角体にコの字形の第2通路孔4を形成してボディ10の冷却液用通路孔12A及び冷却液用通路12Bと連通するようにボルトにより組み立てられている。この様にボディ10の外部に通路部品3を組み立てることにより、ロータ20に第2通路23を多数設けなければならない困難な加工を低減することが可能になる。そして、ロータ20を小径にすることにより、上述したような多数の効果も奏する。
又、ロータ20には、フランジ22に取り付ける処理装置の制御部26として配線を導入する通孔25が設けられるが、ボディ10の外部に通路部品3を設けることにより、ロータ20の外径を大径にすることなく、通孔25を設けることが可能になる。

図3は、本発明に係わる第3の実施の形態に係わるロータリージョイントの通路部品3側の断面図である。
図3に於いて、ボディ10の外部面には第2通路孔4を構成する溝を設けたブロック8がボルト9を介して取り付けられる。この溝はブロック8に設けられているが、ボディ10に形成しても良い。この溝は平面が矩形状を成すOリング19により囲まれて密封されている。Oリング19はOリング用溝に取り付けられている。この溝は第1通路13とは連通しない位置に取り付けられている。
この様に、板状のブロックにより通路部品3Cを形成することにより第2通路孔4を容易に形成できると共に、場所を取らないように小型に形成することが可能になる。尚、第1実施例のパイプ等から構成された通路部品3A、第2、第3実施例からなる通路部品3B、3Cは、すべて通路部品3である。

【発明の効果】
請求項1の発明に係るロータリージョイントによれば、冷却液用通路孔をボディの外部で接続した通路部品を介して複数のシール室に液体を流通させるものであるため、複数のシール室間を連通させる通路をロータ側に形成するものに比べロータを従来よりも小形に形成することができ、シール装置やボディを小形に形成することができる。その結果、精密装置等の小型装置への取り付けを可能にする。又、ロータリージョイントの軽量化を図ることができ、慣性力が小さくなるから高速作動部に取付けることを可能にする。しかも、ロータに設ける通路の複雑な加工の工数を減少でき、製作コストの低減を図ることができる。

又、複数のシール室間を、ボディの外部の通路部品を通じて連通させることによって、ロータを従来よりも小径に形成することができる。その結果、ボディとロータの間に装着される各シール装置も小径にすることができるので、その密封摺動面の摺動半径も小さくなる。したがって、各シール装置の密封摺動面のPV値が小さくなり、密封摺動面の摺動発熱量が低下して、密封摺動面の摩耗を抑制することができる。また、摺動発熱量の低下によって良好な潤滑状態が保持されるので、摩耗や摺動トルクの低減を図ることができる。しかも、密封摺動面の摺動半径が小さくなることによって、漏洩量も低減することができる。その結果、長期間にわたって優れた密封性能を維持することができる。

また、ロータに通路を形成するための穴あけ加工の工程が減少するため、加工コストが低減されると共に、シール室間の通路を、ボディ外部に安価な通路部品を接続することによって構成するものであるため、ロータリージョイントを低コスト生産できる効果を奏する。
