【発明の属する分野】
本発明は、強誘電体メモリ−の製造工程の中で使用される強誘電体材料のドライエッチング時に発生するフォトレジスト残渣の除去に使用されるフォトレジスト剥離剤組成物に関する。

【従来の技術】
強誘電体メモリ−は高速性、低消費電力、高集積性、耐書き換え特性に優れた不揮発メモリ−であり、ICカ−ド用チップへの応用等に大きな期待が集まっている。不揮発性メモリ−としては概存のEEPROMやフラッシュメモリ−に比べ、書き換え速度は105倍以上高速で、消費電力も小さく、書き添え耐性も107倍以上優れている。また、RAMとしてはDRAMと同程度の高速性、高集積性を有し、不揮発性を兼ね備える為ROMやバッテリ−との併用の必要がなくなる。そのため強誘電体メモリ−は概存半導体の大部分を置き換える可能性を持っているといえる。強誘電体メモリ−とは、簡単にいえば、DRAMのキャパシタ部分を強誘電体薄膜で置き換え、記憶機能を持たせたものである。こうした強誘電体材料として、たとえばチタン酸ジルコン酸鉛(以下、「PZT」という)あるいはタンタル酸ストロンチウムビスマス(以下、「SBT」という)等がある。こうした強誘電材料からなる薄膜を応用したキャパシタを作製するプロセスとしては、イリジウムおよびイリジウム化合物等の下部電極を形成し、さらに、下部電極上に、PZTやSBTの強誘電体材料からなる薄膜を形成し、さらに、イリジウムおよびイリジウム化合物等からなる上部電極を形成する。
上記、イリジウムおよびイリジウム化合物等の電極材料および強誘電材料の加工には、ドライエッチングが使用される。ドライエッチングは半導体回路素子の製造工程において、配線材料や絶縁膜等の回路形成に用いられ、ドライエッチングプロセスは基板上に、スパッタやCVD等により配線材料や絶縁膜等を成膜し、さらに、膜上に、フォトレジストを塗布、露光、現像によりパタ−ンを形成し、次に、該フォトレジストをマスクとして反応性ガスを用いたドライエッチングにより、絶縁膜や配線パタ−ンを形成するプロセスである。このパタ−ン化の後、アッシングを行い、マスクとして用いたフォトレジストを灰化除去後に、さらに、残留しているレジスト残渣を剥離液により除去するプロセスが一般的である。この様なドライエッチングにより発生するレジスト残渣は通常、フォトレジストからなる側壁保護膜を形成しながら行う必要があるため、フォトレジストがドライエッチング中に物理的、化学的にダメ−ジを受け、さらに、配線材料、ドライエッチングガス等との反応物を形成するために、通常のフォトレジストと比較して極めて剥離されにくくなる。
上記の様な、ドライエッチング時に発生するフォトレジスト残渣を剥離する為に、フッ素化合物を含有するもの(特開平7−201794号)、第四級アンモニウム水酸化合物を含有するもの(特開平8−262746号)等が提案されているが、いずれもPZTやSBT等の強誘電体材料のドライエッチング後のフォトレジスト残渣には、完全に除去出来なく、強誘電体材料や他の配線材料、絶縁膜へのアタックがなく、フォトレジスト残渣が完全に剥離出来る剥離液が要望されている。

【発明が解決しようとする課題】
本発明は強誘電体メモリ−の製造工程において、強誘電体薄膜のドライエッチング後のフォトレジスト残渣に対し、その除去性に優れ、かつ強誘電体材料や他の配線材料、絶縁膜等への、腐食性がなく、安全で簡便な剥離剤組成物を提供することにある。

【課題を解決するための手段】
本発明者等は、上記課題を解決すべく鋭意研究を行った結果、シュウ酸とポリオキシアルキレンアルキルエ−テルリン酸エステルを含有する水溶液である剥離剤が、強誘電体薄膜のドライエッチング後のフォトレジスト残渣の除去性に優れ、かつ種々の配線材料や絶縁膜に対して腐食性がなく、優れた特性が有ることを見いだし、本発明を完成するに至った。

【発明の実施の形態】
本発明に使用されるシュウ酸の濃度は組成物全体の0.1〜15重量%の範囲で使用されるが0.1重量%よりも低い濃度では、フォトレジスト残渣の除去性が遅くなり、15重量%以上では、強誘電体材料、その他の配線材料等を腐食するなど好ましくない。

また、本発明に使用されるポリオキシアルキレンアルキルエ−テルリン酸エステル系界面活性剤としては、例えば下記式(1)または式(2)

上記式(1)または(2)において、アルキル基として炭素数2〜12のものが好ましく、またアルキルアリ−ル基としては炭素数14〜18のものが好ましい。

ポリオキシアルキレンアルキルエ−テルリン酸エステル系界面活性剤としては、例えばアデカコ−ル(旭電化工業株式会社製)、プライサ−フ(第一工業製薬株式会社製)、フォスファノ−ル(東邦化学工業株式会社製)、ニュ−コ−ル、アントックス(以上、日本乳化剤株式会社製)などが市販されており、好適に使用できる。

上記ポリオキシアルキレンアルキルエ−テルリン酸エステルの濃度は組成物全体の0.0001〜5重量%の範囲で使用されるが、0.0001重量%以下では、フォトレジスト残渣の除去性が悪く、5重量%以上では、除去性は向上せず得策ではない。

本発明の組成物は、上記シュウ酸とポリオキシアルキレンアルキルエ−テルリン酸エステルと残部の水よりなる水性組成物であり、その状態は分散液あるいは懸濁液であってもよいが、通常は水溶液である。また、本発明の組成物には、さらに所望により、また本発明の目的を損なわない範囲で従来からフォトレジスト剥離剤に使用されている添加成分を配合することもできる

本発明の使用温度は常温から90℃の温度範囲であり、使用時間は、1〜30分程度である。本発の適用対象とするフォトレジスト残渣は、強誘電薄膜、他の配線材料、絶縁膜材料等をドライエッチングを行ったもの、さらにアッシング処理を行ったものなどに適用できるが、アッシング処理を行ったフォトレジスト残渣の除去に好適である。
すなわち、本発明は、SBT、PZTの強誘電体材料の他、Al-Si-Cu、Al-Cu等の配線材料、さらには、イリジウム、酸化イリジウム、ルテニウム、酸化ルテニウム等の配線材料等のフォトレジスト残渣物に好適に使用できる。

【実施例】
以下実施例により、本発明を具体的に説明する。

実施例1
シリコンウエハ−1上に、下部電極であるイリジウム3を成膜し、さらに、下部電極上にSBT4を成膜し、次いでレジストをマスクとし、ドライエッチングを行った後、アッシングを行い、電子顕微鏡(SEM)で観察を行った結果を図1に示した。図1に示す如くSBTの側壁のフォトレジスト残渣6と、SBTの上部のフォトレジスト残渣5が確認された。
図1に示す基板を用いて、3重量%のシュウ酸と0.01重量%のポリオキシアルキレンアルキルエ−テルリン酸塩(商品名:アントックスEHD400、日本乳化剤製)を含有する水溶液である剥離剤中に、50℃、10分間浸漬した後に、水でリンス後、乾燥しSEM観察を行った。
その結果、図2に示す如くSBTの上部、側壁にはフォトレジスト残渣は全く認められなく、完全に除去された。

実施例2〜7、比較例1〜2
実施例1で使用した基板を用いて、表1に示した組成の剥離剤で処理を行って、SEM観察を行った。結果を表1に示した。
SEM観察の判断基準は下記の通りである。
◎:フォトレジスト残渣は、完全に除去された。
△:フォトレジスト残渣は、一部残存が認められた。
×:フォトレジスト残渣は、大部分が残存していた。

実施例1と同一の基板を用いて、フッ化アンモニウム1.0重量%、ジメチルスルホキシド70重量%、残部が水である剥離剤を使用して、23℃、10分間浸漬を行った。水でリンス後、乾燥しSEM観察を行ったが、SBTの上部と側壁にフォトレジストの一部が残存していた。

実施例1と同一の基板を用いて、テトラメチルアンモニウム水酸化物0.5重量、ソルビト−ル3.0重量%、残部が水である剥離剤を使用して、23℃、10分間浸漬を行った。水でリンス後、乾燥しSEM観察を行ったが、SBTの上部、側壁のフォトレジスト残渣はほとんど残存していた。

【発明の効果】
本発明のシュウ酸とポリオキシアルキレンアルキルエ−テルリン酸エステルを含有する水溶液である剥離剤を使用すると、強誘電体薄膜のドライエッチング後のフォトレジスト残渣の除去性に優れ、かつ種々の配線材料や絶縁膜に対して腐食性がない。

Ferroelectric memory is a non-volatile memory that is excellent in high speed, low power consumption, high integration, and anti-rewritability characteristics, and is highly expected for application to IC card chips. Examples of such a ferroelectric material include lead zirconate titanate (hereinafter referred to as “PZT”) and strontium bismuth tantalate (hereinafter referred to as “SBT”). As a process for manufacturing a capacitor using a thin film made of such a ferroelectric material, a lower electrode made of iridium or an iridium compound is formed, and a thin film made of a ferroelectric material such as PZT or SBT is formed on the lower electrode. Further, an upper electrode made of iridium, an iridium compound, or the like is formed.
Dry etching is used for processing the above-described electrode materials such as iridium and iridium compounds and ferroelectric materials. Dry etching is used to form circuits such as wiring materials and insulating films in the manufacturing process of semiconductor circuit elements. A dry etching process forms wiring materials and insulating films on a substrate by sputtering, CVD, etc. A process of forming a pattern on a film by coating, exposing and developing a photoresist, and then forming an insulating film and a wiring pattern by dry etching using a reactive gas using the photoresist as a mask. It is. After this patterning, ashing is performed, and after removing the photoresist used as a mask by ashing, a remaining resist residue is generally removed by a stripping solution. Resist residues generated by such dry etching usually need to be performed while forming a sidewall protective film made of photoresist, so that the photoresist is physically and chemically damaged during dry etching. In order to form a reaction product with a wiring material, a dry etching gas, etc., it becomes extremely difficult to peel off compared with a normal photoresist.
In order to remove the photoresist residue generated at the time of dry etching as described above, a material containing a fluorine compound (Japanese Patent Laid-Open No. 7-201794) or a material containing a quaternary ammonium hydroxide compound (Japanese Patent Laid-Open No. Hei 8- No. 262746) etc. have been proposed, but in any case, the photoresist residue after dry etching of a ferroelectric material such as PZT or SBT cannot be completely removed. There is a need for a stripping solution that does not attack the film and can completely strip the photoresist residue.

In the manufacturing process of a ferroelectric memory, the present invention is excellent in removing a photoresist residue after dry etching of a ferroelectric thin film, and can be applied to a ferroelectric material, another wiring material, an insulating film, etc. An object of the present invention is to provide a safe and simple release agent composition which is not corrosive.

As a result of diligent research to solve the above problems, the present inventors have found that a release agent, which is an aqueous solution containing oxalic acid and a polyoxyalkylene alkyl ether phosphate, is obtained after dry etching of a ferroelectric thin film. It has been found that it has excellent removability of photoresist residues, is not corrosive to various wiring materials and insulating films, and has excellent characteristics, and has completed the present invention.

The concentration of oxalic acid used in the present invention is in the range of 0.1 to 15% by weight of the total composition, but at a concentration lower than 0.1% by weight, the removal of the photoresist residue is slow, If it is 15% by weight or more, it is not preferable because the ferroelectric material, other wiring materials, etc. are corroded.
