前記赤外発光ダイオードを制御することにより、前記振り切り工程が行われた後に、前記基板保持手段に保持されている基板に赤外光を照射して、基板に付着したリンス液を加熱して蒸発させる赤外光照射工程と、
前記不活性ガス供給手段を制御することにより、少なくとも前記振り切り工程および赤外光照射工程と並行して、前記基板保持手段に保持された基板と前記対向面との間に不活性ガスを供給する工程と、
前記移動機構を制御することにより、少なくとも前記不活性ガスを供給する工程と並行して、前記対向面が前記基板保持手段に保持された基板に近接している状態に保持する工程とを実行することを特徴とする基板処理装置。 Substrate holding means for holding the substrate;
