次に、コンダクタンスCDをもとに、式(9)を用いて排気速度SDを算出する。

前記制御部からの指令に基づいて該バルブの開度を調節して前記真空ポンプにより前記真空処理容器内から排気されるガスの流量を調節する真空処理装置において、
前記制御部が、前記真空処理容器内に配置された基板の処理を開始する際、前記バルブを、予め得られた基準ガスの異なる排気の流量に関する排気特性から予測された基準ガスとは異なる種類の前記処理ガスに係る前記排気特性であって、
前記記憶手段に記憶された前記基準ガスと異なる所定の種類の処理ガスに係るガス種補正調整定数(γ)を用いて得られる該種類が異なるガスに関する補正係数、及び前記記憶手段に記憶された前記真空処理容器内に供給する流量の変化とコンダクタンスの変化との比率を表す流量補正調整定数(σ)を用いて得られる流量に関する補正係数を用いて前記基準ガスのコンダクタンスを補正した前記処理ガスのコングクタンスに基づいて得られた排気速度より予測された排気特性を用いて前記演算手段によって算出された開き角度で前記バルブを開放して前記処理を開始し、前記真空処理容器の内部の圧力が設定圧力に達したのち前記開き角度のフィードバック制御を開始することを特徴とする真空処理装置。 A vacuum processing container;
