次に、本発明(第二の発明)のフォトレジストパターン形成用基板の一の実施の形態について説明する。本実施の形態のフォトレジストパターン形成用基板は、図1に示すような、上述した第一の発明の実施の形態(フォトレジストパターン形成方法)に用いられるフォトレジストパターン形成用基板1である。このフォトレジストパターン形成用基板1は、基板2と、基板2上に配設されたフォトレジスト膜3と、フォトレジスト膜3上に配設された上層膜4とを備えたフォトレジストパターン形成用基板1であって、基板2上のフォトレジスト膜3が、少なくとも基板2に露光光が照射される領域6(露光領域)を残すように、基板2の外周側に配設されたフォトレジスト膜3が除去されたものであるとともに、上層膜4が、基板2上のフォトレジスト膜3の表面及び側面を覆うように配設されたものである。

本実施の形態のフォトレジストパターン形成用基板1は、フォトレジスト膜3の表面及び側面の全てが上層膜4によって覆われているため、フォトレジストパターン形成用基板1に投影露光を行う場合において、フォトレジスト膜3の成分が、液浸型露光方式における媒体として使用する液体12(図2参照)に溶出するのを抑制して、この液体12(図2参照)が汚染されたり、その成分が変質したりすることを有効に防止することができる。このため、解像度の高い投影露光を実現することができるとともに、液体12(図2参照)と接触する投影光学系15(図2参照)のレンズ16(図2参照)の汚染を有効に防止することができる。なお、本実施の形態のフォトレジストパターン形成用基板1は、水を媒体として露光光を照射する場合や、水よりも屈折率の高い有機物液体を媒体として露光光を照射する場合に好適に用いることができる。

本実施の形態のフォトレジストパターン形成用基板1は、例えば、図5に示すような塗布装置31を用いて得ることが可能なフォトレジストパターン形成用基板1であり、上述した第一の発明の実施の形態において、図4(a)〜図4(c)を参照して説明した方法により製造することができる。また、フォトレジスト膜3や上層膜4の材料については、第一の発明の実施の形態において説明した材料を好適に用いることができる。

また、本実施の形態のフォトレジストパターン形成用基板1においては、上層膜4が、少なくともフォトレジスト膜3の表面及び側面を覆う部分を残して、基板2の外周側に配設された少なくとも一部が除去されたものであることが好ましい。例えば、フォトレジストパターン形成用基板1の外周側に上層膜4が配設されていると、露光装置等においてフォトレジストパターン形成用基板1の位置決めを行う際に、外周側の上層膜4が欠けて発塵することがある。このように、少なくともフォトレジスト膜3の表面及び側面を覆う部分を残すように、基板2の外周側に塗布した上層膜成分4a(図4(c)参照)の少なくとも一部を除去されたものであると、上述した本実施の形態の効果を維持したまま、フォトレジストパターン形成用基板1からの発塵の可能性を軽減することができる。

さらに、本実施の形態のフォトレジストパターン形成用基板1においては、図7(c)に示すように、基板2とフォトレジスト膜3との間に、下層膜8が配設されたものであってもよい。この下層膜8は、従来、反射防止のためにフォトレジスト膜3の下層に配設されている反射防止膜を好適例として挙げることができる。この下層膜8においても、第一の発明の実施の形態において説明した下層膜8と同様に構成されていることが好ましい。

前記基板上の略全域に前記フォトレジストを塗布した後、少なくとも前記基板に前記露光光が照射される領域(露光領域)を残すように、前記基板の外周側に塗布した前記フォトレジストの少なくとも一部をリンス液により除去して、少なくとも前記基板上の前記露光領域に前記フォトレジスト膜が配設されたフォトレジスト膜付き基板を得、得られた前記フォトレジスト膜付き基板上の略全域に、フッ素原子を含む基をその側鎖に有する繰り返し単位を含む樹脂と、炭素数6以下の1価のアルコールを含む溶液である前記上層膜成分を塗布し、前記フォトレジストを除去するリンス液と同じリンス液を用いての前記基板の裏面及び側面の上層膜成分の除去を行って、前記基板上に配設された前記フォトレジスト膜の表面及び側面が前記上層膜によって覆われた前記フォトレジストパターン形成用基板(ただし、前記上層膜として、下記条件(1)を満たすものを除く。)を得るフォトレジストパターン形成方法。
