(付記1) 中間層3,4と前記中間層3,4よりもバンドギャップの小さい複数の量子ドットによる層とを交互に積層した構造を有する量子ドット光半導体素子であって、第1の量子ドット1による層から前記中間層3を隔てて、前記第1の量子ドット1より横幅が大きく第1の量子ドット1のキャリアに対するエネルギーポテンシャルよりも高いエネルギーポテンシャルを持つ第2の量子ドット2による層を配置し、第1の量子ドット1による層とその上に設けた第2の量子ドット2による層の間隔が第1の量子ドット1の歪みの影響により中間層3の格子間隔が変化している範囲以内であることを特徴とする量子ドット光半導体素子。
(付記2) 上記第1の量子ドット1による層とその上に設けた第2の量子ドット2による層の間隔が、25nm以下であることを特徴とする付記1記載の量子ドット光半導体素子。
(付記3) 上記第1の量子ドット1の材料の格子定数と上記第2の量子ドット2の材料の格子定数との差が、前記第2の量子ドット2の材料の格子定数と前記中間層3の材料の格子定数との差よりも小さいことを特徴とする付記1または2に記載の量子ドット光半導体素子。
(付記4) 上記第1の量子ドット1が、InAs、InAlAs、或いは、InGaAsのいずれかから構成され、また、上記第2の量子ドット2が、InAlAsまたはInGaAsから構成されることを特徴とする付記1乃至3のいずれか1に記載の量子ドット光半導体素子。
(付記5) 上記中間層3,4と上記第1の量子ドット1による層と上記第2の量子ドット2による層による構造が繰り返し積層されていることを特徴とする付記1乃至4のいずれか1に記載の量子ドット光半導体素子。
(付記6) 上記第2の量子ドット2による層とその上に設けた第1の量子ドット1による層の間隔が、25nm以上であることを特徴とする付記5記載の量子ドット光半導体素子。
(付記7) 上記第1の量子ドット1が赤外線吸収部を構成することを特徴とする付記1乃至6のいずれか1に記載の量子ドット光半導体素子。
