Description
The present invention relates to a method for manufacturing a photoelectric conversion element.
Many elements constituting an electronic device using a silicon substrate have been developed. In particular, photovoltaic cells as photoelectric conversion elements have attracted attention as clean energy sources, and are being actively developed.
A general method for manufacturing a solar battery cell using a silicon substrate will be described below. The raw material silicon is melted in a crucible and cooled and solidified to obtain a
This will be described below based on the cross-sectional structure of the solar battery cell shown in FIG. The n +
As the light-receiving
In a single wafer solar cell manufacturing process in which cassette storage of a silicon substrate is used in various parts of the process, various stresses are applied to the silicon substrate. Further, it is estimated that the concentrated stress is applied to the contact point between the end portion of the silicon substrate and the cassette and the solution flow stress is applied during cleaning or the like, which is a main cause of the damage of the silicon substrate. From the empirical rule of damage of the silicon substrate up to now, in order to prevent the damage of the silicon substrate due to the stress, the lower limit of the thickness of the silicon substrate has to be around 300 μm. Therefore, when a thin solar cell having a silicon substrate thickness of less than 200 μm is manufactured by a conventional manufacturing method, the silicon substrate itself is damaged.
An object of the present invention is to provide a manufacturing method capable of reducing the thickness of the silicon substrate while maintaining the strength that does not damage the silicon substrate in the manufacturing process in order to solve the above-described problems.

The thickness range of the semiconductor substrate is preferably 20 μm or more and 80 μm or less.

The semiconductor substrate is preferably a silicon substrate. The silicon substrate is obtained by slicing a polycrystalline silicon ingot obtained by solidifying the melt of raw material silicon in the crucible while cooling from the bottom of the crucible. The surface is preferably in the same direction as the growth direction.

In the manufacturing method of the present invention, it is possible to reduce the thickness while maintaining the strength that is not damaged in the manufacturing process, and it is possible to mass-produce thin solar cells. Moreover, since several photoelectric conversion elements are produced continuously, the solar cell manufacturing time can be shortened.
<Continuous connection board>
In the manufacturing method of the present invention, a continuous connection substrate in which a plurality of semiconductor substrates are connected to each other at their end portions to form a belt shape is used. Compared to the case where each semiconductor substrate is housed in a cassette and processed, as a result, the semiconductor substrate can be damaged because it can be manufactured with only a uniform stress applied to the surface direction of the semiconductor substrate. Hateful.
Hereinafter, a method for manufacturing a continuous connection substrate will be described with reference to a cross-sectional view of connected silicon substrates shown in FIG. The silicon substrate 11 is connected to the short side of the
The adhesive 14 only needs to sufficiently withstand the force for continuous movement of the continuous connection substrate and have a heat resistance of at least about 300 ° C. Specifically, a silicon eutectic metal is preferable, and by using, for example, Au, it can be easily and firmly connected in a eutectic state at around 500 ° C. The other
By using a thinly sliced substrate with a thickness of 100 μm or less, the silicon substrate can be easily bent when the bending stress is applied, so that the silicon substrate can be easily bent if it is below the breaking stress. Produce.
Therefore, after the silicon substrate is cleaned to a thickness of about 20 to 80 μm by removing the crushed layer by chemical polishing, the ends of the silicon substrate are overlapped and connected by the
The reason for this is that when the thickness is less than 20 μm, there is a partial change in the thickness within the silicon substrate, that is, it is assumed that the stress is concentrated and damaged at an extremely thin portion. In addition, when the thickness exceeds 80 μm, the basic factors such as that the connection portion is more stressed than the non-connection portion, and that the continuous connection substrate is less likely to bend due to the increase in thickness. From this, it is presumed that damage occurred.
<Continuous production of photoelectric conversion elements>
By continuously moving the continuous connection board to the belt conveyor type in each manufacturing process of the present invention, it is not necessary to store the cassette in order to process the continuous connection board. In addition, since a plurality of photoelectric conversion elements are continuously manufactured, the time can be shortened to about 1/5 of the conventional solar battery manufacturing time.
Hereinafter, although embodiment of this invention is described in detail based on FIG. 8, this invention is not limited to these.
FIG. 8 shows a basic configuration outline part of the manufacturing method of the present invention. The vicinity of one end of the continuous connection substrate made of a silicon substrate is shown in a state of being wound around the
In
In
In
In
In
In the basic configuration of FIG. 8, the lengths of the respective furnaces are all shown to be the same, but the moving time is constant at any position from the
In the entire manufacturing method described above, the
When manufacturing solar cells from the continuous connection substrate in this way, basically, it is not necessary to apply a tensile stress to the continuous connection substrate itself, but in practice, it is not necessary to apply the bottom or side surface of the continuous connection substrate. Dragging with the guiding jig occurs.
The surface material of the
<Semiconductor substrate>
The semiconductor substrate of the manufacturing method of the present invention is not particularly limited, but it is preferable to use a silicon substrate. Hereinafter, the manufacturing process of the semiconductor substrate will be described.
First, raw material silicon is melted in a crucible and solidified while being cooled from the bottom of the crucible, thereby obtaining a polycrystalline silicon ingot as shown in FIG.
Next, about 20 mm in thickness, which is a low quality portion, of the upper and lower surfaces of the silicon ingot is cut and removed. Further, the silicon substrate is sliced from the upper surface of the silicon ingot at a constant thickness as indicated by a dotted
Further, the ratio range of the average length and width of the crystal grains found on the surface of the silicon substrate is 1.2 or more and 5.0 or less. In the above-described crystal grains found on the surface of the conventional silicon substrate sliced from the silicon ingot shown in FIG. 1, the ratio of the average vertical and horizontal length of the crystal grains is 1.2 or less. In other words, in the silicon substrate used in the present invention, the ratio of the sliced silicon substrate surface is the same as the crystal growth direction from the crucible bottom, and this ratio is increased. The grain boundary lines seen on the light receiving surface can be reduced. Since the crystal grain boundary line becomes a recombination point of the generated carriers, the characteristics of the solar battery cell can be improved by reducing the crystal grain boundary line.

The raw material silicon was melted in a crucible and solidified while cooling from the bottom of the crucible to obtain a polycrystalline silicon ingot as shown in FIG. The size was 50 cm × 50 cm and the height was 20 cm. Next, the
A method for connecting the obtained rectangular silicon substrates will be described based on the cross-sectional view of the connected silicon substrates in FIG. The silicon substrate 11 was connected to the short side of the
After the silicon substrate was reduced to a thickness of 50 μm by chemical polishing, the ends of the silicon substrate were overlapped and Au was connected as an adhesive 14 to produce a continuous connection substrate made of a silicon substrate.
Here, the tensile strength applied to the continuous connection substrate in the linear movement direction in the process of the continuous connection substrate was determined below by calculation. Therefore, a silicon substrate having a dimension width of 16 cm, a length of 50 cm, and a thickness of 50 μm obtained by slicing and removing the surface crushed layer was examined. This longitudinal direction becomes the moving direction of the continuous connection substrate in the formation of solar cells, and stress necessary for the movement is applied to the continuous connection substrate itself. Here, assuming that the breaking stress σ of the silicon substrate material itself is 100 MPa, the limit tensile breaking strength F of the continuously connected substrate in the moving direction was calculated as follows. The area S to which the tensile stress is applied is a cross section of the silicon plate perpendicular to the moving direction. The silicon rupture stress σ is a stress at the time of mechanical fracture inherent to silicon, but here it is a value of a fraction of the theoretical value in consideration of the influence of the surface state.
F=σ×S=8×101kgf
Area S to which tensile stress is applied: width 16 cm ×
Silicon breaking stress σ: 100 MPa = 100 × 10 6 Nm −2 = 10 8 Nm −2 = 10 7 kgfm −2
Then, the breaking strength F (kgf) was obtained as follows as the product of these values.
F = σ × S = 8 × 10 1 kgf
Next, the present embodiment will be described with reference to FIG. The vicinity of one end of the continuous connection substrate made of a silicon substrate was wound around a

When solar cells were manufactured by the above method, basically, it was not necessary to apply tensile stress to the continuous connection substrate itself made of a silicon substrate. Dragging with the guiding jig occurred. The stress was 1-2 kgf. Since the above silicon breaking stress is 8 × 10 1 kgf and the drag stress in the process is 1 to 2 kgf, the continuous connection substrate will not break even if the solar cell is formed in the continuous process of the present invention. There wasn't.
It should be understood that the embodiments and examples disclosed herein are illustrative and non-restrictive in every respect. The scope of the present invention is defined by the terms of the claims, rather than the description above, and is intended to include any modifications within the scope and meaning equivalent to the terms of the claims.
In the manufacturing method of the present invention, the thickness of the semiconductor substrate can be reduced while maintaining the strength at which the semiconductor substrate is not damaged in the manufacturing process, and thin solar cells can be mass-produced. Moreover, since several photoelectric conversion elements are produced continuously, the solar cell manufacturing time can be shortened to about 1/5 of the conventional one. Also, the semiconductor substrate material can be halved. From the above, it is possible to significantly reduce the manufacturing cost of solar cells, and there is an effect that can contribute to the expansion of the use of natural energy.
