Description
The present invention relates to a metal-ceramic composite member in which a ceramic dense body is disposed in a hole formed in a porous ceramic and the metal is impregnated therein.
Currently, various metal-ceramic composite members are used in fields such as semiconductors and liquid crystal manufacturing apparatuses. Such a metal-ceramic composite member has characteristics of both metal and ceramic. For example, this composite material has excellent characteristics of ceramic such as high rigidity, low thermal expansion and wear resistance, ductility and high toughness. It has excellent characteristics of metals such as high thermal conductivity and conductivity. Thus, since it has the characteristics of both metals and ceramics, which have been considered difficult in the past, it has been attracting attention as a next-generation material from industries such as machinery manufacturers.
Such a metal-ceramic composite member is generally obtained by impregnating a porous ceramic material with a metal melted under pressure or no pressure so as to obtain a uniform and homogeneous material.
As a typical manufacturing method, there is a non-pressurized metal permeation method (Primex ™ ) developed by the company Rankside. In this method, an aluminum alloy containing Mg is brought into contact with a preform formed of a ceramic powder such as silicon carbide or alumina, and this is heated and melted at a temperature of 700 to 900 ° C. in an N 2 atmosphere furnace. It is a method to penetrate. This is characterized in that the wettability between the ceramic powder and the molten metal is improved by utilizing the chemical reaction of Mg and can penetrate into the preform without mechanical pressurization.
The metal-ceramic composite member manufactured in this way is used as the
This semiconductor exposure apparatus 5 has a
As shown in FIG. 5 (a), the metal-ceramic composite member is provided with the threaded
However, although these metal-ceramic composite members have a substantially homogeneous composition and characteristics, when used in various applications such as the present, from the method of joining the bush to be fixed to them and the environment in which they are used. Various problems have arisen.
The method of fixing the
Therefore, when the joint portion is fixed with an adhesive as described above, the fixing strength depends only on the reliability of the adhesive and is limited to use within the characteristic range of the adhesive.
Similarly, a ceramic body of
The present invention has been made in view of the above circumstances, and an object of the present invention is to provide a metal-ceramic composite member in which a ceramic dense body does not come out even under a high temperature use environment.
The present inventors have conducted extensive studies results, the shape of the ceramic dense body in the hole formed in the porous ceramic Ru is placed, impregnated molten metal to prevent escape from the hole when solidified cooled The inventors have found that the above-described object can be achieved by using a shape that can be used, and have reached the present invention.
That is, the present invention impregnates molten aluminum in a state where a ceramic dense body made of alumina ceramic or silicon nitride ceramic is disposed in a hole formed in porous ceramic, and solidifies the molten metal by cooling. A metal-ceramic composite member formed by joining the porous ceramic and the ceramic dense body, and penetrating through the ceramic dense body between side surfaces that are opposite to the side walls other than the bottom of the hole. It is a metal-ceramic composite member provided with a hole.
Note that the hole formed in the porous ceramic is a countersink hole with a bottom or a shape that prevents the ceramic dense body from coming out from the opposite side even if it is penetrated. Say.
Thus, the metal-ceramic composite member of the present invention is impregnated with aluminum melted in a state where a ceramic dense body made of alumina ceramic or silicon nitride ceramic is disposed in the hole formed in the porous ceramic, A metal-ceramic composite member obtained by solidifying molten metal by cooling and joining the porous ceramic and the ceramic dense body, and facing the ceramic dense body to a side wall other than the bottom of the hole. Since the through-holes penetrating between the side surfaces that are the surfaces to be bonded are provided, the metal solidified inside the through-holes is connected to the aluminum impregnated in the porous ceramics and can be firmly fixed. The bush made of a ceramic dense body can be suitably used without coming out even under a high temperature use environment.
Hereinafter, embodiments of the present invention will be described with reference to the drawings.
In the metal-ceramic composite member of the example shown in FIG. 1A, a
Such metal - ceramic composite member with subjected to drilling the porous ceramic 3, embedded
Here, as an example of the metal impregnation method, the impregnation method by pressurization will be described in detail.
As a method for pressure impregnation of metal, molten metal is poured into a pressure-resistant container in which
At this time, the
As impregnation methods, pressure, but not limited to non-pressurized, the small Kusuru of casting defects in the
Then, the metal - As the porous ceramic 3 ceramic composite member, alumina ceramics, silicon nitride ceramics, such as silicon carbide ceramics Ru mentioned. Here, the
When the metal-ceramic composite member of the present invention is used as an upper electrode member in a semiconductor exposure apparatus, it is used in an environment where a film forming gas is introduced into a processing container of the semiconductor exposure apparatus. The high frequency power is supplied to generate plasma, and the film is formed on the substrate in the processing container. At least the surface of the electrode member exposed to the plasma rises to 200 ° C. or higher, so the
As shown in FIGS. 1 (b) to 1 (d), which are cross-sectional views taken along line AA of FIG. 1 (a), at least one of the side surfaces facing the side wall other than the bottom of the
Specifically, what is shown in FIG. 1 (b) is a recess 1a formed by surface-cutting two opposing portions in a cross-sectional view along the line AA (transverse cross section). In this case, the number of surface cuts is preferably a two-surface cut as shown in FIG. 1B, but may be a one-surface cut or a three-surface cut or more. Moreover, what is shown in FIG.1 (c) is the cyclic | annular recessed
These shapes are not limited to the concave shapes such as the concave portions 1a to 1c described above, and may be convex shapes. Further, a plurality of them may be provided in the longitudinal section.
The metal - when employing a ceramic composite member to the electrode member, the porous ceramic 3 Ru is formed into a disk shape of the normal diameter of 10 to 30 mm.
As described above, by providing the
Further, as shown in FIG. 2, the metal - may be the diameter of the
The shape shown in FIG. 2 is effective when the embedded
Moreover, the step part which becomes a relatively small diameter toward the surface of a metal-ceramic composite member can also be employ | adopted. The small-
Then, in the present invention, the
Here, the diameter of the through
Note that a large uneven shape may be added to the side wall of the
The
In the embodiment of the present invention, the
In addition, since the metal impregnated in the pores and holes of the porous ceramics and the gap between the ceramic dense body is a continuous body, the porous ceramics need not be provided with a retaining means like the ceramic dense body. Also good.
Next, examples of the present invention will be described.
In consideration of the fact that each sample shown in the examples is used as an upper electrode member, an alumina porous ceramic having an outer diameter of 800 mm and a thickness of 40 mm is manufactured and impregnated with aluminum. . The bush has an outer diameter of 20 mm, a length of 25 mm, a M5 (diameter 5 mm) threaded portion at the center, and a metal helisert inserted.
First,
Also,
Also,
The specimen 4-12 is impregnated with aluminum Ri by the non-pressurized, a hole for embedding a bush provided in advance alumina porous ceramics, the shape of the bush were evaluated by changing each as shown in Table 1 . Further,
Further, as the structure of the bush, for the case where the concave shape of surface cuts and cyclic and counterbore, also when changing the length of the taper up to 1 to 5 mm, and if polygonal, also through hole type It was evaluated for the case of providing.
The evaluation method for these samples is to check the torque using a central screw part at a normal temperature on a fixed bush, then raise the temperature of the member to 300 ° C. with a constant temperature dryer, and check the torque in the same way. did. As a result of this confirmation, when a torque load was applied to a general M5 torque guarantee value of 5.4 N · m or more, no abnormality was found between ○ and 3 to 5.4 N · m. The case where the abnormality was observed was evaluated as Δ, and the case where the abnormality was observed at less than 3 N · m was evaluated as ×.
As shown in Table 1, the
Further, samples 4-12 were conducted in a non-pressurized impregnation method when impregnated with aluminum multi porous ceramic is caused are some differences in the torque check in the structure of the bush embedded, joined at its cross-section observation gap the gap part amount has been confirmed, but no problem in terms of the effect of retaining.
In comparison ,
In particular, all the bushes made of silicon nitride were good.
