特許文献1には、放熱用ヒートシンクと発熱体間でアース接続が電気的特性に影響がある場合には、伝熱用ペースト材を薄く塗布することにより絶縁効果を低減することが可能であると記載されており、このことからも、伝熱用ペースト材の厚さによって絶縁効果が左右されるものであり、確実に絶縁を図るためには不十分であった。
或いは、回路部品を放熱部材に取り付ける際に、回路部品に予め設けられた孔にネジを挿通することにより放熱部材に固定することも行われていた。この場合は、回路部品と放熱部材の絶縁は樹脂シート等を用いて行われていた。

また、半導体素子を放熱部材に取り付ける際に、ネジ等を用いずに、接着剤を用いて簡単に取り付けることができるので、生産性を向上させ、また部品点数や加工工数を抑えてコストを低減することが可能となる。

以下に本発明の放熱部材を備えた半導体装置の一実施形態について説明する。本発明の一実施形態に係る放熱部材を備えた半導体装置1は、例えば乗用自動車や電気自動車に搭載されるものであり、図1及び図2に示すように、半導体素子10と、放熱部材としてのヒートシンク20と、を主要構成要素としている。

活電部13は半導体素子モールド部11の裏面に面一に設けられているので、段差部25が存在することにより、図1に示すように、半導体素子10の活電部13とヒートシンク20との間に、隙間26が形成される。すなわち、本例では段差部25が隙間形成部に相当する。
隙間26には非導電性接着剤27或いは樹脂が充填される。このようにして、活電部13はヒートシンク20に直接接することなく、隙間26に充填された非導電性接着材27により、ヒートシンク20と電気的に絶縁される。

なお、本例では、活電部13が半導体素子モールド部11の裏面に面一に設けられた例を示したが、これに限らず、活電部13が半導体素子モールド部11の底面よりも上方に位置する構成であっても、或いは、活電部13が半導体素子モールド部11の底面よりも下方に位置する構成であっても良い。

図6及び図7に示す半導体素子モールド部11の位置決めについては、図1乃至図5に示す位置決め部24を設けることにより、同様に行うことができる。
なお、図6及び図7に示す半導体素子モールド部11は、突起14が設けられている分だけ高さがあるので、図1及び図2に示す位置決め部24を形成する場合は、半導体素子モールド部11の側面11aと、位置決め部24の側面24bが係合可能となるように、位置決め部24の深さを調整すると良い。
