4.3.誘電体膜キャパシタ20の電気特性評価
本実施例で得られた誘電体膜キャパシタ20の比誘電率、誘電損失およびリーク電流を測定した。比誘電率および誘電損失は、プレシジョンLCRメータHP4284A(横河ヒューレットパッカード株式会社製)を用いて測定し、リーク電流は,エレクトロメータ6517A(ケースレーインスツルメンツ株式会社製)で測定した。その結果、測定周波数100kHzにおいて、比誘電率183、誘電損失0.04であり、リーク電流は0.2MV/cmにおいて1.10×10−7(A/cm2)であった。

上記測定結果から明らかであるように、Ptからなる下部電極22上に、誘電体膜形成用組成物を塗布することにより誘電体膜24aを形成し、次いで、この誘電体膜24a上に導電層26aを形成した後、ウエットエッチングにより誘電体膜24aおよび導電層26aをパターニングして、誘電体膜24および上部電極26を形成することにより、良好な電気特性を示す誘電体膜キャパシタ20を作成することができた。
