【発明の属する技術分野】
本発明は、インク滴を吐出するノズル開口と連通する圧力発生室の一部を振動板で構成し、この振動板の表面に圧電素子を形成して、圧電素子の変位によりインク滴を吐出させるインクジェット式記録ヘッド及びその製造方法並びにインクジェット式記録装置に関する。

【従来の技術】
インク滴を吐出するノズル開口と連通する圧力発生室の一部を振動板で構成し、この振動板を圧電素子により変形させて圧力発生室のインクを加圧してノズル開口からインク滴を吐出させるインクジェット式記録ヘッドには、圧電素子の軸方向に伸長、収縮する縦振動モードの圧電アクチュエータを使用したものと、たわみ振動モードの圧電アクチュエータを使用したものの2種類が実用化されている。

前者は圧電素子の端面を振動板に当接させることにより圧力発生室の容積を変化させることができて、高密度印刷に適したヘッドの製作が可能である反面、圧電素子をノズル開口の配列ピッチに一致させて櫛歯状に切り分けるという困難な工程や、切り分けられた圧電素子を圧力発生室に位置決めして固定する作業が必要となり、製造工程が複雑であるという問題がある。

これに対して後者は、圧電材料のグリーンシートを圧力発生室の形状に合わせて貼付し、これを焼成するという比較的簡単な工程で振動板に圧電素子を作り付けることができるものの、たわみ振動を利用する関係上、ある程度の面積が必要となり、高密度配列が困難であるという問題がある。

一方、後者の記録ヘッドの不都合を解消すべく、特開平5−286131号公報に見られるように、振動板の表面全体に亙って成膜技術により均一な圧電材料層を形成し、この圧電材料層をリソグラフィ法により圧力発生室に対応する形状に切り分けて各圧力発生室毎に独立するように圧電素子を形成したものが提案されている。

また、このような圧電素子は、例えば、圧力発生室が画成される流路形成基板上、あるいはこの流路形成基板の圧電素子側に接合され、圧力発生室の共通インク室となるリザーバが形成されたリザーバ形成基板上で外部配線と接続されている。すなわち、圧電素子から流路形成基板又はリザーバ形成基板の端部近傍に設けられた実装部まで配線電極が延設され、この実装部にFPC等の外部配線が接続されることにより、配線電極を介して圧電素子と外部配線とが電気的に接続される。

【発明が解決しようとする課題】
しかしながら、このような構成のインクジェット式記録ヘッドでは、実装部に外部配線を接続する際に加熱が必要なため、その熱によって流路形成基板あるいはリザーバ形成基板に反りが生じて基板に割れが発生するという問題がある。

詳しくは、流路形成基板又はリザーバ形成基板は、圧力発生室又はリザーバ等を高精度及び高密度に形成するために、例えば、シリコン単結晶基板等の比較的硬く割れが生じやすい材料が用いられる。一方、ノズル開口が設けられるノズルプレートは、例えば、ステンレス鋼等の金属材料で形成される。そして、外部配線を接続する際に加熱すると、各部材の熱膨張係数が異なるため反りが生じ、流路形成基板又はリザーバ形成基板に割れが生じてしまうという問題がある。

本発明はこのような事情に鑑み、基板の変形及び割れを防止したインクジェット式記録ヘッド及びその製造方法並びにインクジェット式記録装置を提供することを課題とする。

【課題を解決するための手段】
上記課題を解決する本発明の第1の態様は、ノズル開口に連通する圧力発生室が画成されるシリコン単結晶からなる流路形成基板と、
該流路形成基板の一方面側に振動板を介して設けられて前記圧力発生室内に圧力変化を生じさせる圧電素子と、を具備するインクジェット式記録ヘッドの製造方法において、
前記流路形成基板上に二酸化シリコンからなる弾性膜で構成される振動板及び前記圧電素子を形成する工程と、
各圧電素子から前記弾性膜上まで引き出され金(Au)からなる引き出し配線を形成すると共に、該引き出し配線を分離することによって前記流路形成基板の一端部近傍に当該引き出し配線と同一層からなり外部配線が接続される実装部を形成する工程と、
該実装部に前記外部配線を加熱しながら押圧することによって接続した後に前記実装部と前記引き出し配線とをワイヤボンディングによって電気的に接続する工程と、
を有することを特徴とするインクジェット式記録ヘッドにある。

かかる第1の態様では、実装部に外部配線を接続する際には、実装部に圧電素子を駆動するための配線が接続されていないため、外部配線を接続する際の熱が配線を介して放熱されることがない。したがって、外部配線を実装部に効率的に接続することができると共に、そのときの熱によって流路形成基板等に変形や割れが発生するのを防止することができる。また、実装部と配線とを比較的容易に接続することができる。さらに、引き出し配線のパターニングと同時に実装部を容易に形成することができる。

【発明の実施の形態】
以下に本発明を実施形態に基づいて詳細に説明する。

(実施形態1)
図1は、本発明の実施形態1に係るインクジェット式記録ヘッドを示す分解斜視図であり、図2は、図1の平面図及び断面図である。

図示するように、流路形成基板10は、本実施形態では面方位(110)のシリコン単結晶基板からなる。流路形成基板10としては、通常、150〜300μm程度の厚さのものが用いられ、望ましくは180〜280μm程度、より望ましくは220μm程度の厚さのものが好適である。これは、隣接する圧力発生室間の隔壁の剛性を保ちつつ、配列密度を高くできるからである。

流路形成基板10の一方の面は開口面となり、他方の面には予め熱酸化により形成した二酸化シリコンからなる、厚さ1〜2μmの弾性膜50が形成されている。

一方、流路形成基板10の開口面には、シリコン単結晶基板を異方性エッチングすることにより、複数の隔壁11により区画された圧力発生室12が幅方向に並設され、その長手方向外側には、後述するリザーバ形成基板のリザーバ部に連通して各圧力発生室12の共通のインク室となるリザーバ100の一部を構成する連通部13が形成され、各圧力発生室12の長手方向一端部とそれぞれインク供給路14を介して連通されている。

ここで、異方性エッチングは、シリコン単結晶基板のエッチングレートの違いを利用して行われる。例えば、本実施形態では、シリコン単結晶基板をKOH等のアルカリ溶液に浸漬すると、徐々に侵食されて(110)面に垂直な第1の(111)面と、この第1の(111)面と約70度の角度をなし且つ上記(110)面と約35度の角度をなす第2の(111)面とが出現し、(110)面のエッチングレートと比較して(111)面のエッチングレートが約1/180であるという性質を利用して行われる。かかる異方性エッチングにより、二つの第1の(111)面と斜めの二つの第2の(111)面とで形成される平行四辺形状の深さ加工を基本として精密加工を行うことができ、圧力発生室12を高密度に配列することができる。

本実施形態では、各圧力発生室12の長辺を第1の(111)面で、短辺を第2の(111)面で形成している。この圧力発生室12は、流路形成基板10をほぼ貫通して弾性膜50に達するまでエッチングすることにより形成されている。ここで、弾性膜50は、シリコン単結晶基板をエッチングするアルカリ溶液に侵される量がきわめて小さい。また各圧力発生室12の一端に連通する各インク供給路14は、圧力発生室12より浅く形成されており、圧力発生室12に流入するインクの流路抵抗を一定に保持している。すなわち、インク供給路14は、シリコン単結晶基板を厚さ方向に途中までエッチング(ハーフエッチング)することにより形成されている。なお、ハーフエッチングは、エッチング時間の調整により行われる。

また、流路形成基板10の開口面側には、各圧力発生室12のインク供給路14とは反対側で連通するノズル開口21が穿設されたノズルプレート20が接着剤や熱溶着フィルム等を介して固着されている。なお、ノズルプレート20は、厚さが例えば、0.1〜1mmで、線膨張係数が300℃以下で、例えば2.5〜4.5[×10-6/℃]であるガラスセラミックス、又は不錆鋼などからなる。ノズルプレート20は、一方の面で流路形成基板10の一面を全面的に覆い、シリコン単結晶基板を衝撃や外力から保護する補強板の役目も果たす。また、ノズルプレート20は、流路形成基板10と熱膨張係数が略同一の材料で形成するようにしてもよい。この場合には、流路形成基板10とノズルプレート20との熱による変形が略同一となるため、熱硬化性の接着剤等を用いて容易に接合することができる。

ここで、インク滴吐出圧力をインクに与える圧力発生室12の大きさと、インク滴を吐出するノズル開口21の大きさとは、吐出するインク滴の量、吐出スピード、吐出周波数に応じて最適化される。例えば、1インチ当たり360個のインク滴を記録する場合、ノズル開口21は数十μmの直径で精度よく形成する必要がある。

一方、流路形成基板10の開口面とは反対側の弾性膜50の上には、厚さが例えば、約0.2μmの下電極膜60と、厚さが例えば、約1μmの圧電体層70と、厚さが例えば、約0.1μmの上電極膜80とが、後述するプロセスで積層形成されて、圧電素子300を構成している。ここで、圧電素子300は、下電極膜60、圧電体層70、及び上電極膜80を含む部分をいう。一般的には、圧電素子300の何れか一方の電極を共通電極とし、他方の電極及び圧電体層70を各圧力発生室12毎にパターニングして構成する。そして、ここではパターニングされた何れか一方の電極及び圧電体層70から構成され、両電極への電圧の印加により圧電歪みが生じる部分を圧電体能動部という。本実施形態では、下電極膜60は圧電素子300の共通電極とし、上電極膜80を圧電素子300の個別電極としているが、駆動回路や配線の都合でこれを逆にしても支障はない。何れの場合においても、各圧力発生室毎に圧電体能動部が形成されていることになる。また、ここでは、圧電素子300と当該圧電素子300の駆動により変位が生じる振動板とを合わせて圧電アクチュエータと称する。

また、流路形成基板10の圧電素子300側には、リザーバ100の少なくとも一部を構成するリザーバ部31を有するリザーバ形成基板30が接合されている。このリザーバ部31は、本実施形態では、リザーバ形成基板30を厚さ方向に貫通して圧力発生室12の幅方向に亘って形成されており、上述のように流路形成基板10の連通部13と連通されて各圧力発生室12の共通のインク室となるリザーバ100を構成している。

このリザーバ形成基板30としては、流路形成基板10の熱膨張率と略同一の材料、例えば、ガラス、セラミック材料等を用いることが好ましく、本実施形態では、流路形成基板10と同一材料のシリコン単結晶基板を用いて形成した。これにより、上述のノズルプレート20の場合と同様に、熱硬化性の接着剤を用いた高温での接着であっても両者を確実に接着することができる。したがって、製造工程を簡略化することができる。

さらに、このリザーバ形成基板30には、封止膜41及び固定板42からなるコンプライアンス基板40が接合されている。ここで、封止膜41は、剛性が低く可撓性を有する材料(例えば、厚さが6μmのポリフェニレンスルフィド(PPS)フィルム)からなり、この封止膜41によってリザーバ部31の一方面が封止されている。また、固定板42は、金属等の硬質の材料(例えば、厚さが30μmのステンレス鋼(SUS)等)で形成される。この固定板42のリザーバ100に対向する領域は、厚さ方向に完全に除去された開口部43となっているため、リザーバ100の一方面は可撓性を有する封止膜41のみで封止され、内部圧力の変化によって変形可能な可撓部32となっている。

また、このリザーバ100の長手方向略中央部外側のコンプライアンス基板40上には、リザーバ100にインクを供給するためのインク導入口35が形成されている。さらに、リザーバ形成基板30には、インク導入口35とリザーバ100の側壁とを連通するインク導入路36が設けられている。

一方、リザーバ形成基板30の圧電素子300に対向する領域には、圧電素子300の運動を阻害しない程度の空間を確保した状態で、その空間を密封可能な圧電素子保持部33が設けられ、圧電素子300はこの圧電素子保持部33内に密封されている。

そして、本実施形態では、圧電素子保持部33内に密封された圧電素子300の上電極膜80の長手方向一端部近傍から圧電素子保持部33の外側まで、例えば、金(Au)等からなるリード電極90が延設されている。さらに、このリード電極90の端部の外側、すなわち、流路形成基板10の端部近傍には、例えば、フレキシブルケーブル(FPC)等の外部配線110が接続される実装部120が設けられ、この実装部120とリード電極90とがワイヤボンディング等で延設された接続配線130を介して電気的に接続されている。

ここで、この実装部120は、本実施形態では、リード電極90と同一層からなり、且つリード電極90とは独立して設けられている。すなわち、リード電極をパターニングする際に、実装部120を同時に形成することができるため、製造工程を簡略化できる。なお、この実装部120は、勿論、リード電極90とは別途に設けてもよいことは言うまでもない。

そして、この実装部120には、例えば、異方性導電剤(AFC)或いは半田等からなる接着層140を介して外部配線110が接続される。このような外部配線110の接続工程は、何れのタイミングで行ってもよいが、リード電極90と実装部120とを接続配線130によって電気的に接続する前に行うことが好ましい。これにより、外部配線110を実装部120に効率的且つ良好に接続することができる。

具体的には、図3(a)に示すように、実装部120上に、接着層140を介して外部配線110を配置し、この外部配線110上から接着層140を実装ツール(加熱装置)200で加熱しながら押圧することによって外部配線110を実装部120に接続する。その後、図3(b)に示すように、ワイヤボンディングすることによって、外部配線110が接続された実装部120と各リード電極90とを接続配線130を介して電気的に接続する。

このように、圧電素子300を駆動するための配線であるリード電極90とは独立して実装部120を設け、この実装部120とリード電極90とをワイヤボンディングによって電気的に接続することにより、実装部120に外部配線110を接続する際の熱によって流路形成基板10に変形や割れが発生するのを防止することができる。

すなわち、実装部120に圧電素子300を駆動するための配線が直接接続されていないため、接着層140を実装ツール200で加熱した際に、その熱が配線を介して放熱されるのを抑えることができる。特に、本実施形態では、実装部120とリード電極90とを接続配線130によって接続する前に、外部配線110を実装部120に接続するようにしているため、実装部120からの放熱をより確実に抑えることができる。

このため、実装ツール200による加熱温度を下げても、外部配線110を接続可能な程度に実装部120の温度を局所的に上昇させることができ、且つ実装部120に外部配線110を接続する際の流路形成基板10の温度上昇を著しく抑えることができる。また、実装部120からの放熱が抑えられるため、外部配線110を短時間で効率的に接続することができる。

したがって、流路形成基板10に変形や割れ等を発生させることなく、実装部120に外部配線110を良好に接続することができる。

例えば、従来は実装ツールによって340℃で30秒程度加熱することによって実装部に外部配線を接続していたが、本実施形態では、300℃で10秒程度加熱することによって、実装部120に外部配線110を確実に接合することができた。

なお、このような本実施形態のインクジェット式記録ヘッドは、図示しない外部インク供給手段と接続したインク導入口35からインクを取り込み、リザーバ100からノズル開口21に至るまで内部をインクで満たした後、図示しない駆動回路からの記録信号に従い、外部配線を介して圧力発生室12に対応するそれぞれの下電極膜60と上電極膜80との間に電圧を印加し、弾性膜50、下電極膜60及び圧電体層70をたわみ変形させることにより、各圧力発生室12内の圧力が高まりノズル開口21からインク滴が吐出する。

本実施形態のインクジェット式記録ヘッドは、圧電素子300を駆動するための駆動回路150を実装するようにした例である。すなわち、本実施形態では、図4に示すように、圧電素子300を駆動するための、例えば、回路基板あるいは半導体集積回路(IC)等の駆動回路150がリザーバ形成基板30上に搭載されている。また、この駆動回路150と各圧電素子300から引き出されたリード電極90とは、例えば、ワイヤボンディング等によって延設された接続配線130Aを介して接続されている。

【発明の効果】
以上説明したように本発明によれば、流路形成基板又は流路形成基板に接合される接合基板上に外部配線が接続される実装部を設け、且つこの実装部と圧電素子を駆動するための配線とをワイヤボンディングによって電気的に接続されているようにしたので、実装部に外部配線を接続する際の熱が、配線を介して放熱されるのを抑えることができるため、この熱による流路形成基板又は接合基板の変形又は割れの発生を防止することができる。
