【発明の属する技術分野】
本発明は、アルミエッチングプロセス等を行う半導体製造装置に主として用いられる真空排気装置に関する。

【従来の技術】
真空排気装置、特に高速回転時に非接触で回転体を軸支し得る動圧ガス軸受を用いた従来の真空排気装置の例を図6に示す。
真空排気装置90は、図6に示すように、ケーシング70と、外周に複数の回転翼である円周流ポンプ81を周設してなるロータ61と、このロータ61に螺着した支持軸62と、この支持軸62を回動自在に支承する非接触形のガス軸受たるジャーナル軸受85、スラスト軸受84と、この支持軸62を回転駆動する電動のモータ63とを具備してなり、ロータ61を起立させて使用するものである。

ロータ61は円筒状のものである。具体的には、ロータ下半部61aは外周に円盤状の円周流ポンプ81が複数段設けられたものであり、上半部61bは外周面に凹凸のない円筒状のものである。しかして、中間には竹の節のように間を仕切る円盤状の支持部材60が一体に形成されており、この支持部材60に支持軸62を取着できるように挿通孔82が穿設されている。円周流ポンプ81は、図7に示すように、その外周部81aの上面に間欠的にかつ放射状に複数の切欠き溝81bを設けることにより、切欠き溝81bと隣接する切欠き溝81bとの間に、複数の羽根81cを形成するようにしたものである。
ケーシング70は、前記ロータ61を収容するロータ保持室71と、このロータ保持室71の下方に連続して設けられ、支持軸62を収容する軸受保持室72とを備えてなる。

ロータ保持室71は、ロータ61の上方に開口する吸入口73と、ロータ61の側方に開口する排気口74とを具備する。またその内周部であるステータ部75には、ロータ61の上半部61bに対応する部位に、ねじ溝75aが形成されており、ロータ61の下半部61aに対応する部位に、円周流ポンプ81の外周部81aを遊嵌させうる固定溝75bが周回して設けられている。この固定溝75bは、上向き面にU字状に形成してある。一方、上方の逆U字状溝75cは、逆向きにU字状に形成してあり、図8に示すように周回するものではなく、一部には設けられていない。しかして、この逆U字状溝75cにおけるロータ61の回転方向の始端部75dには、上段の固定溝75cへ貫通する貫通口75eが穿設されており、この貫通口75eからロータ61の回転により、被圧縮ガスを吸入圧縮し、次段に通じる終端部75fに導く。同様の吸入圧縮が複数段の円周流ポンプ部80で行われる。

軸受保持室72には、その下端部に後述するモータ63を配設するためのモータ配設部77と、このモータ配設部77の上方に後述するスラスト軸受84を配設するためのスラスト軸受配設部76とを設けている。さらに、下端からは外部接続経路66を延出し、ケーシング70の外面に開口し、冷却ガスを導入する外部ポート67に連通させている。支持軸62は、その一端側である上部62aにおねじ部64を一体に突出させたもので、このおねじ部64を支持部材60に貫通させた挿通孔82に貫通させ、突出部分にナット65を螺着することによりロータ61に取着している。一方他端側である下部62b近傍には円板体83を一体に固設している。

軸受は、つぎに記述する2種類の動圧ガス軸受からなる。ジャーナル方向に作用する負荷に対して支持軸62を軸支するジャーナル軸受85と、スラスト方向に作用する負荷に対して支持軸62を支承するスラスト軸受84とから構成している。ジャーナル軸受85は、支持軸62の上方よりおよび下方よりの2ケ所に配設したもので、たとえば、矩形状の薄板を丸めて形成するとともにその一端を軸受保持室72の内壁面に支持させ、支持軸62の周囲に配置したジャーナル支持板86と、このジャーナル支持板86の外方に周設され、その一端を軸受保持室72の内壁面に支持させ、ジャーナル支持板86を内方に弾性付勢して支持軸62に押接させる複数の板ばね87とから構成したものである。スラスト軸受84は、円板体83の上下にそれぞれ配設したリング状のスラスト支持板88と、スラスト支持板88を弾性付勢して円板体83に押接させるリング状の板ばね89とから構成している。そして、支持軸62が静止もしくは一定回転数以下の場合には、ジャーナル支持板86とスラスト支持板88とを前記板ばね87、89の弾性付勢力により支持軸62に近接もしくは密着させ、支持軸62を支承するとともに、一定回転数以上になると支持軸62の回転により支持軸62の回りのガスが、支持軸62とジャーナル支持板86とスラスト支持板88の間に巻き込まれることにより、支持軸62の周囲および円板体83の上下面にくさび状勾配を持つ動圧を発生させ、この動圧によりジャーナル支持板86およびスラスト支持板88を後退させて気体膜を形成し、この気体膜を介して支持軸62を非接触に支持する機能を有するものである。なお、この動圧ガス軸受であるスラスト軸受84、ジャーナル軸受85に供給する冷却ガス(たとえば窒素ガス)は、外部ポート67から外部接続経路66を介して供給している。

モータ63は、支持軸62と、その外径を略等しく設定され、支持軸62の外周面62cより突出しないように内蔵させた回転子63aと、回転子63aの周囲においてモータ配設部77に配設した固定子63bとを有してなる例えばDCブラッシレス式のものであり、直接的に支持軸62を駆動させるものである。本実施例ではモータ63の駆動源として図示しないインバータを用いており、このインバータによって、モータ63を、任意の回転数で回転させるように構成している。
このように構成した真空排気装置90は、ロータ61をモータ63により回転させることにより、例えば半導体製造装置のチャンバー内におけるエッチングガス等を、吸入口73から吸入し、ねじ溝75aに沿って下方に移動させる。しかしてこの作用は、分子流領域から遷移流領域で行われるものであり、このねじ溝75aの設けられたねじ形ポンプ部は遠心圧縮ポンプとして機能する。そして、このねじ形ポンプ部69で圧縮され、ねじ溝75aの最下段まで導かれたエッチングガス等を、次に、流路75gを経由して、円周流ポンプ81の回転で前記固定溝75bに導き、具体的には固定溝75bに設けられた前記逆U字状溝75cに沿って移動させる。円周流ポンプ81の回転方向に沿って移動し圧縮されたエッチングガス等は、この逆U字状溝75cの始端部75dの貫通孔75eから吸入して、回転方向の終端部75fから下段に通じる貫通孔を介して次段(下段)の固定溝75bに流入し、再び同様の動作で各段において圧縮されつつ次々下段の固定溝75bに移動されることになる。そして、最終段の固定溝75bから排気口74を介してケーシング70の外部に排出される。しかしてこの作用は粘性流領域で行われるものであり、この円周流ポンプ81の設けられた部分は円周圧縮ポンプとして機能する。

一方、前記モータ63および2種類の動圧ガス軸受84、85は作動中発熱を伴うので十分安全に運転可能とするため、冷却手段が必要となる。このため、外部ポート67を図示してない冷却ガス源(たとえば窒素ガスタンク)に管路で接続し、外部ポート67から冷却ガスを導入し、その冷却ガスを、モータ配設部77、スラスト軸受配設部76、軸受保持室72、冷却ガス流路68を経て排気口74からケーシング70の外部に排出するようにしている。しかして、この冷却ガスにより、前記の発熱部を冷却し、安全に運転できるようにするためには、十分に冷却可能な流量を確保する必要があり、冷却ガスは加圧されたガス源から供給する。

【発明が解決しようとする課題】
従来の真空排気装置は以上のように構成されているが、発熱するモータや動圧ガス軸受けを冷却するために冷却ガス(例えば窒素ガス)を外部から導入して冷却を行い排気口から排出していた。ロータを駆動するモータは、作動時、固定子と回転子それぞれに損失が生じ発熱する。固定子の損失による発熱は、ハウジングに水冷ジャケットなどの冷却手段を配設することにより温度上昇を押さえる対策が取られるが、回転子の損失による発熱は、回転子の温度上昇による破損を避けるため、冷却ガスを導入して積極的に冷却する必要がある。また動圧ガス軸受けも導入された冷却ガスに対して圧縮仕事をして発生した動圧を用いて支持軸を軸支するため仕事をして発熱する。発熱部を冷却して排気口から排出されるガスの圧力は大気圧であり、冷却に必要な流量を確保するためには、外部ポートから導入される冷却ガスは、大気圧よりガス流路の圧損をまかなうだけ加圧する必要がある。吸入口が真空であるため、加圧された冷却ガスはロータや支持軸からなる回転体を約1気圧で上方に押し上げるためスラスト軸受の負荷が増大し、スラスト軸受はそのスラストに耐える容量を確保する必要がある。大きなスラストに対抗する軸受けは、大きな駆動動力を必要とするため、出力の大きなモータを必要とし、軸受けの損失および発熱も大きくなるため冷却負荷が増大し、冷却に必要となる冷却ガスの流量も増大し、排気口74までの圧損も増大して軸受けにかかるスラスト力も増大する。

本発明は、このような事情に鑑みてなされたものであり、冷却ガス流路が、大気圧より負圧になるようにしてスラスト軸受にかかるスラストを軽減することができる真空排気装置を提供することを目的とする。

さらに、上記真空排気装置において、モータの負荷を適正に抑えるため、冷却ガスの吸引・排気用の円周流ポンプの仕事を適正化する必要があり、適正な冷却流量を確保するため調整ができるようにした真空排気装置を提供することを目的とする。

【問題を解決するための手段】
上記の課題を解決するために本発明の真空排気装置は、ガスを吸入するための吸入口および排気するための排気口が形成された円筒状のハウジングと、このハウジング内部に収容され外周部に回転翼を複数段設け、回転自在に少なくとも動圧ガス軸受であるスラスト軸受で軸支されてなるロータと、このロータを回転駆動するためのモータを具備し、前記ロータの回転による回転翼とハウジング内周部との協働により、前記吸入口から前記ガスを吸入し、前記ロータに沿ってこのガスを移動させて排気口から排気する真空排気装置において、前記ロータの前記吸入口側と反対の他端部に、前記ガスを圧縮する回転翼とは別の回転翼からなる逆向円周流ポンプを設けるとともに、この回転翼をハウジングに別個に穿設されたガス導入口から導入されモータを冷却する冷却ガスの流路に介設し、このガス導入口からモータを冷却するガスを吸気し、前記スラスト軸受に供給してから前記排気口に排出することで、冷却ガス流路が、大気圧より負圧になるようにして、スラスト軸受にかかるスラストを軽減できることを特徴とする。

さらに、上記冷却ガス導入口に配設する管路に、圧力調整弁を具備し、被冷却室内を調圧し、適正な冷却流量を確保し、かつ冷却ガスの吸引・排気用の円周流ポンプの仕事を適正化し、モータの負荷を適正に抑えることができるようにしたことを特徴とする。
さらに、上記冷却ガス導入口に配設する管路に、圧力調整弁、フィルタおよび除湿機構を具備したことにより、導入する冷却ガスとして空気が使用できるようにしたことを特徴とする。

【発明の実施の形態】
図1は、本発明が提供する真空排気装置の実施例を示す構成図である。真空排気装置50は、図1に示すように、ケーシング4と、外周に複数の回転翼である円周流ポンプ11を周設してなるロータ1と、このロータ1に螺着した支持軸2と、この支持軸2を回動自在に支承する非接触形のガス軸受たるジャーナル軸受15とスラスト軸受16、この支持軸2を回転駆動するモータ3とを具備してなり、ロータ1を起立させて使用するものである。
ロータ1は円筒状のものである。具体的には、下半部1aは外周に円盤状の円周流ポンプ11が複数段設けられたものであり、上半部1bは外周面に凹凸のない円筒状のものである。しかして、中間には竹の節のように間を仕切る円盤状の支持部材12が一体に形成されており、この支持部材12に支持軸2を取着できるように挿通孔13が穿設されている。円周流ポンプ11は、図2に示すように、その外周部11aの上面に間欠的にかつ放射状に複数の切欠き溝11bを設けることにより、切欠き溝11bと隣接する切欠き溝11bとの間に、複数の羽根11cを形成するようにしたものである。

ケーシング4は、前記ロータ1を収容するロータ保持室41と、このロータ保持室41の下方に連続して設けられ、支持軸2を収容する軸受保持室42とを備えてなる。
ロータ保持室41は、ロータ1の上方に開口する吸入口43と、ロータ1の側方に開口する排気口44とを具備する。またその内周部であるステータ部45には、ロータ1の上半部1bに対応する部位に、ねじ溝45aが形成されており、ロータ1の下半部1aに対応する部位に、円周流ポンプ11の外周部11aを遊嵌させうる固定溝45bが周回して設けられている。この固定溝45bは、上向き面にU字状に形成してある。一方、上方の逆U字状溝45cは、逆向きにU字状に形成してあり、図3に示すように周回するものではなく、一部には設けられていない。しかして、この逆U字状溝45cにおけるロータ1の回転方向の始端部45dには、上段の固定溝45cへ貫通する貫通口45eが穿設されており、この貫通口45eからロータ1の回転により、被圧縮ガスを吸入圧縮し、次段に通じる終端部45fに導く。同様の吸入圧縮が複数段の円周流ポンプ部21で行われる。

軸受保持室42には、その下端部に後述するモータ3を配設するためのモータ配設部47と、このモータ配設部47の上方に後述するスラスト軸受16を配設するためのスラスト軸受配設部46とを設けている。さらに、下端からは外部接続経路6を延出し、ケーシング4の外面に開口し、冷却ガスを導入する外部ポート7に連通させている。支持軸2は、その一端側である上部2aにおねじ部9を一体に突出させたもので、このおねじ部9を支持部材12に貫通させた挿通孔13に貫通させ、突出部分にナット10を螺着することによりロータ1に取着している。一方他端側である下部2b近傍には円板体14を一体に固設している。

軸受は、つぎに記述する2種類の動圧ガス軸受からなる。ジャーナル方向に作用する負荷に対して支持軸2を軸支するジャーナル軸受15と、スラスト方向に作用する負荷に対して支持軸2を支承するスラスト軸受16とから構成している。ジャーナル軸受15は、支持軸2の上方よりおよび下方よりの2ケ所に配設したもので、たとえば、矩形状の薄板を丸めて形成するとともにその一端を軸受保持室42の内壁面に支持させ、支持軸2の周囲に配置したジャーナル支持板17と、このジャーナル支持板17の外方に周設され、その一端を軸受保持室42の内壁面に支持させ、ジャーナル支持板17を内方に弾性付勢して支持軸2に押接させる複数の板ばね18とから構成したものである。スラスト軸受16は、円板体14の上下にそれぞれ配設したリング状のスラスト支持板19と、スラスト支持板19を弾性付勢して円板体14に押接させるリング状の板ばね20とから構成している。そして、支持軸2が静止もしくは一定回転数以下の場合には、ジャーナル支持板17とスラスト支持板19とを前記板ばね18、20の弾性付勢力により支持軸2と円板体14に近接もしくは密着させ、支持軸2を支承するとともに、一定回転数以上になると支持軸2の回転により支持軸2の回りのガスが、支持軸2とジャーナル支持板17とスラスト支持板19の間に巻き込まれることにより、支持軸2の周囲および円板体14の上下面にくさび状勾配を持つ動圧を発生させ、この動圧によりジャーナル支持板17およびスラスト支持板19を後退させて気体膜を形成し、この気体膜を介して支持軸2を非接触に支持する機能を有するものである。なお、この動圧ガス軸受であるジャーナル軸受15、スラスト軸受16に供給する冷却ガス(たとえば窒素ガス)は、図示しない冷却ガス源から外部ポート7まで管路を介設し、外部接続経路6を介して供給している。

このように構成した真空排気装置50は、ロータ1をモータ3により回転させることにより、例えば半導体製造装置のチャンバー内におけるエッチングガス等を、吸入口43から吸入し、ねじ溝45aに沿って下方に移動させる。しかしてこの作用は、分子流領域から遷移流領域で行われるものであり、このねじ溝45aの設けられたねじ形ポンプ部22は遠心圧縮ポンプとして機能する。そして、このねじ形ポンプ部22で圧縮され、ねじ溝45aの最下段まで導かれたエッチングガス等を、次に、流路45gを経由して、円周流ポンプ11の回転で前記固定溝45bに導き、具体的には固定溝45bに設けられた前記逆U字状溝45cに沿って移動させる。円周流ポンプ11の回転方向に沿って移動し圧縮されたエッチングガス等は、この逆U字状溝45cの始端部45dの貫通孔45eから吸入して、回転方向の終端部45fから下段に通じる貫通孔を介して次段(下段)の固定溝45bに流入し、再び同様の動作で各段において圧縮されつつ次々下段の固定溝45bに移動されることになる。そして、最終段の固定溝45bから排気口44を介してハウジング4の外部に排出される。しかしてこの作用は粘性流領域で行われるものであり、この円周流ポンプ11の設けられた部分は円周圧縮ポンプとして機能する。

上記の円周流ポンプ11の最下段には、最下段の円周流ポンプ11と背中合わせに逆向円周流ポンプ30の翼車が形成されており、この逆向円周流ポンプ30は外部ポート7から導入された冷却ガスの流路に配設されている。逆向円周流ポンプ30の回転により冷却ガスは、外部ポート7から吸引により導入され、支持軸2を支承する動圧ガス軸受であるジャーナル軸受15と、スラスト軸受16との動圧生成源のガスとなり、かつモータ3とジャーナル軸受15とスラスト軸受16の発熱部を冷却して逆向円周流ポンプ30で大気圧まで圧縮されて排気口44から排気される。
このような円周流ポンプ30により冷却ガスを導入、排気する構成により、冷却ガスは加圧する必要がないばかりか、軸受保持室42や冷却ガス流路8は負圧となる。かくして冷却ガス圧によりロータ1を上方に押し上げるスラスト力は、加圧する場合に比べ軽減されスラスト軸受16の負荷が軽減される。これによりモータ3の負荷が軽減されることとなり、モータの小形化が図れ、かつ発熱も軽減されるので、省エネルギー化も実現する真空排気装置が実現できる。
図4は、上記真空排気装置50の外部ポート7に、冷却ガス源52から冷却ガスを導入する管路を接続し、その管路にに圧力調整弁51を介設してなる真空排気装置の構成の例を示す。図4では、真空排気装置50のガスの入り口、すなわち吸入口43と外部ポート7および出口、すなわち排気口44以外は省略して示している。冷却ガスの導入管路に配設した圧力調整弁51を、発熱部の冷却に必要な適正な流量の冷却ガス及び圧力損失が確保できるように調整することにより、軸受保持室42等は負圧となり、冷却ガスの吸引・排気用の逆向き円周流ポンプ30の仕事を適正化することができ、モータの負荷を適正に抑えることができる。

図5は、上記真空排気装置50の外部ポート7に、冷却ガスの代わりに大気をを導入する管路を接続し、その管路にフィルタ53、除湿機構54、圧力調整弁51を配設してなる真空排気装置の構成の例を示す。図5では、真空排気装置50のガスの入り口、すなわち吸入口43と外部ポート7および出口、すなわち排気口44以外は省略して示している。このような構成により、大気を導入し、空気中の塵埃をフィルタ53で除去し、さらに、除湿機構53により空気中の水分を除き、前記したように圧力調整弁51で適正な流量となるよう調圧することにより、冷却ガスとして空気を使用できるようになり、(たとえば窒素ガスなどの)特別な冷却ガスを必要としない真空排気装置を提供することができる。
以上の説明においては、回転体を構成するロータ1と一体になった支持軸2を支承する軸受に動圧ガス軸受15、16を用いた例をあげて説明したが、転がり軸受を用いた真空排気装置であっても、上記と同様にエッチングガス等の排気用の翼車の背面を負圧にするための翼車をロータの一部に介設し、軸受室内のガスを排気することにより、軸受に負荷されるスラスト力を軽減でき、軸受の寿命を延ばすことができる。また、回転体の終端に介設する翼車を円周流ポンプの例で示したが、遠心ポンプなど他の翼車を用いてもよい。さらに、冷却ガスの排気口と真空圧縮ガスの排気口を共通にしているがシールを行うことにより分離しても良い。

【発明の効果】
本発明の真空排気装置は上記のように構成されており、円周流ポンプの最終段に続いて翼車を連設し、該翼車により冷却ガスを真空排気装置内に吸入し、発熱部を冷却した後、排気口に排出することにより、回転体の下面の空間を大気圧より負圧にして運転可能となり、回転体を上方に押し上げるスラスト力を軽減でき、スラスト軸受にかかる荷重が軽減でき、スラスト軸受の小形化と、モータの小形化が図れ、省エネルギー形の真空排気装置が実現できる。
さらに、冷却ガス導入路の管路に圧力調整弁を配設し、冷却ガスの流量を適正な値に調整することにより、省エネルギ運転ができる。
さらに、冷却ガスの流路に、圧力調整弁に加えて、フィルタと除湿機構を追加することにより、特別な冷却ガスを必要とせず、大気を取り込んで冷却することができる。
