Description
The present invention relates to a wavelength conversion device, a wavelength conversion method, and a semiconductor device manufacturing method.
In the process of manufacturing a photomask original plate for semiconductor exposure that is becoming finer, it is necessary to measure minute defects in the original plate. Further, for a reticle on which a fine exposure pattern is drawn, it is necessary to measure whether the actual pattern is drawn correctly or whether there is no defect on the pattern. For this purpose, a semiconductor defect inspection apparatus is used that irradiates an object to be measured with light of continuous or high repetition pulse output, and captures and compares intensity changes due to scattering or the like.
There are a variety of methods, but since the resolution generally improves as the wavelength of the light source is shortened, a light source in the ultraviolet region has been used in recent years. As an ultraviolet light source for such applications, the second harmonic (wavelengths 257 and 244 nm) of an argon ion laser that oscillates at a wavelength of 515 nm to 488 nm has long been used. Argon lasers have the problems of low efficiency, high power consumption, short device life, and frequent replacement and adjustment. For this reason, the use of a long-life solid-state laser light source is continuously desired in semiconductor manufacturing factories and the like that operate 24 hours a day.
As an ultraviolet light source using a solid-state laser, a fourth harmonic (wavelength 266 nm) of an Nd: YAG or Nd: YVO 4 laser (wavelength 1064 nm) is being widely used. The fourth harmonic is generated by converting the second harmonic of the 1064 nm light (wavelength 532 nm) into 266 nm of half the wavelength by the nonlinear optical crystal as incident light. BBO crystals and CLBO crystals are known as practical nonlinear optical crystals for this purpose. Further, when the light having a wavelength of 1064 nm is further sum-frequency mixed with the light having a wavelength of 266 nm, a fifth-order harmonic having a wavelength of 213 nm is generated and can be used for the same purpose. A BBO crystal or a CLBO crystal is also used as the nonlinear optical crystal for generating the fifth harmonic.
In order to generate the 4th and 5th harmonics of practical output, it is necessary for both the BBO crystal and the CLBO crystal to maintain a precise relationship between the incident light and the refractive index with respect to the generated light, which is called a phase matching condition. . The refractive index has temperature dependence. Here, FIG. 7 shows a calculation example of the temperature dependence of the generated output in the case of the fourth harmonic generation by the CLBO crystal having a length of 10 nm. In FIG. 7, the vertical axis represents the ratio of the wavelength converted light output when the maximum wavelength converted light output is 1.0, and the horizontal axis represents the temperature (° C.) changed from the temperature at which the wavelength converted light output is maximum. As shown in FIG. 7, when the wavelength converted light output fluctuates by 1.75 ° C. with respect to the maximum temperature, the wavelength converted light output decreases by 20%. Therefore, it is necessary to attach the nonlinear optical crystal to a holding metal fitting whose temperature can be adjusted by a heater or a Peltier element, and to keep it at a constant temperature using a temperature regulator.
In the fourth harmonic generation, light having a high intensity of 532 nm (2ω) is incident on the nonlinear optical crystal to be converted to light having a wavelength of 266 nm (4ω). At the same time, light having a sum of 6 ω is also emitted by the two-photon absorption process of incident light and generated light. In the fifth harmonic generation, incident light having wavelengths of 1064 nm (ω) and 266 nm (4ω) and generated light having a wavelength of 213 nm (5ω) are mixed in the nonlinear optical crystal. For this reason, 6ω photons are also generated by two-photon absorption of the generated 5ω light and light having a wavelength of 1064 nm (ω), which is usually stronger than light having a wavelength of 266 nm.
6ω corresponds to a wavelength of 177 nm, and is a wavelength that can hardly be transmitted by a BBO crystal (short wavelength absorption edge 190 nm) or a CLBO crystal (180 nm), so that these nonlinear optical crystals are heated. Even if the wavelength of 1080 nm that can be generated by a Yb 3+ fiber laser or the like is used as a fundamental wave, 6ω corresponds to 180 nm and is absorbed. For this reason, even if the temperature around the nonlinear optical crystal is kept constant, the temperature around the center through which the beam of the nonlinear optical crystal passes increases particularly as the wavelength-converted light is generated. Therefore, the refractive index changes and phase matching cannot be maintained. In addition, absorption by the color center generated due to impurities in the nonlinear optical crystal can also cause the phase matching to be broken.
When the temperature rises locally and the phase matching is destroyed, the output of the wavelength-converted light decreases. Further, when the intensity of the incident light is increased so as to make the output of the wavelength converted light constant, each of the above-mentioned phase matching destruction factors further increases. For this reason, in order to maintain a constant wavelength-converted light output, it is necessary to increase the intensity of incident light at an accelerated speed, and this control will eventually fail. When the phase matching is destroyed due to such temperature rise, the temperature near the center of the beam can be returned to the original phase matching temperature by lowering the driving temperature of the Peltier element or heater to lower the ambient temperature of the crystal. From this, it is possible to suppress and recover a decrease in the wavelength converted light output to some extent.
A known technique that points out a problem similar to this problem and proposes a countermeasure is disclosed in

However, this method is difficult to apply to an ultraviolet light source having a wavelength of 266 nm or 213 nm, which is used for semiconductor inspection applications on the premise of operating 24 hours a day. One of the reasons is that the output of the wavelength-converted light fluctuates during temperature adjustment, so that it cannot be used for the above-mentioned application premised on 24-hour operation. This is a fatal problem. In addition, the two-photon absorption is absorption that appears only after the wavelength-converted light is generated, and the optimum temperature changes every time the wavelength-converted light output is changed and must be measured again.
Furthermore, for example, the CLBO crystal has a problem specific to the crystal that it is highly hygroscopic and unstable, and the cause of changing the optimum phase matching temperature is a mixture of complex factors other than two-photon absorption. Accordingly, the inventors have empirically found that the optimum temperature keeps changing as much as possible. For this reason, it is thought that it is difficult to realize a stable ultraviolet light source with the technique of

Further, in the above wavelength conversion device, at least one of the first nonlinear optical crystal and the second nonlinear optical crystal has a β-barium borate (BBO) length of 5 mm or more or a cesium lithium length of 10 mm or more. It is characterized by a baud rate (CLBO).
In the above wavelength converter, the wavelength of the fundamental wave light is from 1030 nm to 1080 nm, and the wavelength of the wavelength converted light is from 257.5 nm to 270 nm corresponding to the fourth harmonic of the fundamental light. It is characterized by. Alternatively, in the wavelength conversion device, the wavelength of the fundamental wave light is 1030 nm or more and 1080 nm or less, and the wavelength conversion light is obtained by sum frequency mixing of the fundamental wave light and the fourth harmonic light having a wavelength of 257.5 nm or more and 270 nm or less. The fifth-order harmonic light has a wavelength of 206 nm or more and 216 nm or less.
On the other hand, the wavelength conversion method according to the present invention is a wavelength conversion method for generating wavelength-converted light by a nonlinear optical crystal using at least one of the fundamental wave light and its harmonic light as incident light. Adjusting the output of the incident light to the nonlinear optical crystal so that the output of the wavelength-converted light is substantially constant; and the output of the incident light to the nonlinear optical crystal is a single temperature adjustment period. The step of adjusting the temperature of the non-linear optical crystal and setting the crystal temperature is performed in parallel so that the temperature is minimized.
Further, in the wavelength conversion method described above, in the step of setting the crystal temperature, the step of changing the temperature of the nonlinear optical crystal in a direction in which the output of the incident light decreases by a predetermined temperature change amount, The step of sequentially changing the temperature of the nonlinear optical crystal in the same direction by a predetermined temperature change amount until the output of the incident light changes from decrease to increase, and the temperature immediately before the output of the incident light changes from increase to decrease. And setting to the crystal temperature.
And it is said wavelength conversion method, Comprising: The said temperature change amount may be 0.5 degrees C or less.
Furthermore, in the wavelength conversion method described above, the step of setting the crystal temperature may be performed when a fixed time of 3 hours or more has elapsed since the setting of the crystal temperature. The step of setting the crystal temperature may be performed when the output of the incident light is increased by a certain rate or more with respect to the output of the incident light immediately after the setting of the crystal temperature. The step of setting the crystal temperature may be performed after changing the wavelength-converted light output. The step of setting the crystal temperature may be performed after spatially translating the nonlinear optical crystal. In this way, stable output can be obtained even for a long time by periodically setting the crystal temperature.

The wavelength conversion device according to this embodiment is used as a light source in a semiconductor inspection device, for example. Note that the semiconductor inspection apparatus is not limited to an apparatus for inspecting a semiconductor itself, but includes an apparatus for inspecting a member used in manufacturing a semiconductor. For example, output light from the wavelength conversion device is applied to a photomask original plate, a reticle, or the like used for manufacturing a semiconductor device. Thereby, defects such as a photomask original plate and a reticle are detected. First, the wavelength converter according to the present embodiment will be described with reference to FIG. FIG. 1 is a schematic diagram illustrating a configuration of a wavelength conversion device.
As the
The
The
The
Specifically, the
The nonlinear
The nonlinear

The wavelength-converted

The photodetectors (light output measuring devices) 8 and 16 are constituted by photodiodes or the like, and convert the light output into an electrical signal. Outputs from the

For example, the
In the above example, the fourth harmonic light having a wavelength of 266 nm is generated as the wavelength converted
Further, the fundamental wave light having a wavelength of 1064 nm has been described as an example, but the present invention is not limited thereto. As the fundamental wave light, light having a wavelength of 1030 nm to 1080 nm may be applied. That is, a solid-state laser having a long life can be used as the
Next, the operation of the wavelength conversion device according to the present embodiment will be described with reference to FIG. That is, a wavelength conversion method will be described. FIG. 2 is an explanatory diagram showing the operation of the wavelength converter. In FIG. 2, the vertical axis represents light output and crystal temperature, and the horizontal axis represents time.
The wavelength conversion device executes two control routines in parallel. That is, the two control routines are executed separately and independently. In the first control routine, the incident
For example, an output suitable for the intended application is set in the
In the second control routine, the crystal temperature set
On the other hand, if the incident
Specifically, after the incident light output 42 (output of the laser light 2) measured by the
On the other hand, if the measured value by the
Then, if the incident
That is, the crystal
Then, the control is stopped by returning to the crystal temperature set
When the
If the operation described with reference to FIG. 2 is continued, the amount of light absorbed by the nonlinear
Here, when the nonlinear
Accordingly, the nonlinear
As described above, according to the present embodiment, temperature adjustment is performed while the generated output is kept substantially constant. That is, the variation in the optimum phase matching temperature is compensated while the generated output is always kept substantially constant. For this reason, the
Note that when the short wavelength wavelength-converted light is generated, the variation in the optimum temperature of the nonlinear
Here, the graph which shows the relationship between elapsed time and crystal setting temperature is shown in FIG. In FIG. 3, the vertical axis represents the wavelength conversion efficiency maximum temperature (° C.), that is, the crystal temperature set by temperature optimization. In FIG. 3, the horizontal axis represents elapsed time (days). Here, the wavelengths of incident light with respect to the nonlinear
As shown in FIG. 3, the crystal temperature set by the temperature optimization is not always constant, and fluctuates with the passage of time. That is, the optimum temperature of the CLBO crystal changes. Further, the optimum temperature does not always decrease unilaterally. That is, the fluctuation of the optimum temperature does not show a certain behavior and is difficult to predict. The reason for this is considered to be that the factors that determine the optimum temperature of the CLBO crystal are complicated as described above, and that it is also influenced by minute temperature changes around the crystal. A similar phenomenon is also observed in the BBO crystal. Thus, even when the optimum temperature changes, the crystal temperature can be corrected as appropriate to obtain the optimum phase matching temperature. In addition, the wavelength conversion device according to the present embodiment can be applied regardless of the type of nonlinear optical crystal and the direction of change in optimum temperature.
Further, the temperature optimization may be performed periodically at regular intervals. That is, it may be performed when a certain time has elapsed after setting the crystal temperature. Here, the fixed time is preferably 3 hours or more such as 3 hours, 4 hours, 12 hours or the like. Further, the temperature optimization may be performed when the actual incident
As described above, when the nonlinear
Moreover, as a condition for performing temperature optimization, only one of the above four conditions may be selected, or a plurality of conditions may be combined. When a plurality of conditions are combined, temperature optimization is performed when any one of the plurality of conditions is satisfied.
In this embodiment, the amount of temperature change per time is 0.5 ° C., but it can be applied if it is 0.5 ° C. or less. The inventors experimentally stated that in order to generate ultraviolet light of several tens mW to several hundreds mW necessary for semiconductor inspection, a length of 10 mm or more is necessary for CLBO crystal and a length of 5 mm or more is necessary for BBO crystal. I have confirmed. The longer the crystal length, the more sensitive the temperature dependence of the wavelength converted light output.
For example, a CLBO crystal having a length of 10 mm has a temperature dependence of wavelength converted light output as shown in FIG. The inventor has experimentally found that the maximum temperature range (temperature change amount) for realizing the present invention is 0.5 ° C. If the temperature is changed more than this, the output of the wavelength-converted
The temperature width may be always constant or may be changed. For example, the temperature width may be increased when the change amount of the incident light output before and after the temperature change is small, and the temperature width may be decreased when the change amount of the incident light output before and after the temperature change is large. Thus, even when changing the temperature range, the temperature range is set to 0.5 ° C. or less near the optimum temperature.
In the present embodiment, the incident light output is changed by the light output variable means 5 in which the half-
As described above, the
The first embodiment has one nonlinear optical crystal, whereas the present embodiment has two nonlinear optical crystals. Note that description overlapping with that in
The wavelength conversion device according to the present embodiment has a configuration in which a nonlinear
The two nonlinear
Not limited to this, the two nonlinear
The nonlinear
Further, the
In the present embodiment, the temperature of the nonlinear
Next, the temperature of the subsequent nonlinear
According to the present embodiment, the same effect as that of the first embodiment can be obtained. In addition, by using the plurality of nonlinear

In the above example, the fourth-order harmonic light having a wavelength of 266 nm and the fundamental wave light having a wavelength of 1064 nm are sum-frequency mixed as the wavelength-converted
In the second embodiment, only the light generated from the first-stage nonlinear optical crystal is incident on the second-stage nonlinear optical crystal. In the second embodiment, the light generated from the first-stage nonlinear optical crystal and the basic light from the laser light source are used. Wave light is incident on the subsequent nonlinear optical crystal. Note that description overlapping with that in

As in the present embodiment, the light output varying means 5 only needs to be provided between the
In the second embodiment, the output of the generated light from the first-stage and rear-stage nonlinear optical crystals is evaluated by one photodetector, but in the present embodiment, it is evaluated by two photodetectors. Note that description overlapping with that in
An optical branching
Specifically, the generated light 19 transmitted through the
In the present embodiment, the crystal temperature of the first-stage nonlinear
The optimum temperature of the subsequent nonlinear
