前記半導体層をパターニングして振動部を形成する工程と、

前記駆動部および前記検出部を被覆する犠牲層を形成する工程と、
前記犠牲層を被覆する多孔質層を形成する工程と、
前記多孔質層の孔を通じてガスを供給し、前記犠牲層と反応させて前記犠牲層をガス化して除去する工程と、
前記多孔質層を被覆する封止層を形成する工程と、を含み、
