ここで、図5を参照して、上基板保持部材52の構成を説明する。上基板保持部材52は、昇降ブロック56を有し、この昇降ブロック56の下面には上定盤57が連結して設けられている。上定盤57の下面は水平面となった吸着面57aを構成するものであり、この吸着面57aには、多数の吸着孔58が設けられている。また、この吸着孔58と共に、上定盤57を貫通するように所定数の吸着ノズル59が装着されており、これらの吸着ノズル59は、上定盤57に対して昇降可能となっている。吸着ノズル59は、上定盤57の吸着面57aから下方に突出した吸着位置と、この吸着面57aより上方に位置する非吸着位置との間に昇降変位するようになっている。ここで、吸着ノズル59の吸着位置では、その吸着部と上定盤57の吸着面57aとの間が離れており、その間には少なくとも上基板吸着保持部材45の吸着作動部45bが入り込むことができる空間が形成されている。

以上の構成において、基板ハンドリング手段40における上基板吸着保持部材45の吸着作動部45bに吸着保持されている上基板2が上基板保持部材52と対面する位置に配置した後に、アーム42を作動させて上基板2を前進させる。この時には、図6に示したように、吸着ノズル59は上基板2の位置より高所、あるいは吸着ノズル59を非吸着位置にまで引き上げておく。そして、上基板2が基板重ね合わせ手段50における上基板保持部材52の上定盤57の下方位置にまで進入して、所定の位置で停止した後に、図7に示したように、吸着ノズル59を下降させて、上基板2に当接させる。勿論、この時に吸着ノズル59が当接するのは上基板2の非パターン面2bである。吸着ノズル59で上基板2が吸着されると、基板ハンドリング手段40の吸着作動部45b側を脱着させ、この吸着作動部45bを僅かに上昇させて、アーム42を引込位置に戻す。これによって、図8に示したように、上基板2は同じ非パターン面2bを真空吸着して、基板ハンドリング手段40から基板重ね合わせ手段50の上基板保持部材52側に移載される。

その結果、相互に重ね合わせられる下基板1と上基板2とは、それぞれ下基板保持部材51及び上基板保持部材52に保持され、かつパターン形成面1a,2aが相対向する状態となる。そして、下基板保持部材51における支持ピン55を下降させて、下定盤53の吸着面53aの下方に退入させることによって、下基板1が下降して下定盤53の吸着面53aの吸着孔54に吸着した状態に保持され、また上基板保持部材52側では、吸着ノズル59を引き上げて、上定盤57の吸着面57aより上方の非吸着位置に変位させることによって、上基板2が上昇して上定盤57の吸着面57aに当接する。この吸着面57aには吸着孔58が開口しているので、この吸着孔58により上基板2を吸着保持させる。その後に、吸着ノズル59による吸着を解除する。これによって、図9に示した状態となる。

この状態で、上下の基板1,2間でアラインメントを行う。このアラインメントは、これら両基板1,2に設けたアラインメントマーク等を基準として行うようになし、このために画像処理を行う。なお、画像処理に基づくアラインメントについては、従来から周知の方式を採用することができるものであり、従ってその具体的な説明は省略する。而して、下基板保持部材51を構成する下定盤53は、位置調整手段62上に設置されており、両基板1,2間に位置ずれがあると、この位置調整手段62により下基板1側が上基板2に倣うようにXY方向及びθ方向に位置調整を行うことができるようになっている。このようにして上下の基板1,2の間でアラインメントが行われると、送りねじ61を作動させて、図9に矢印で示したように、昇降ブロック56を下降させる。これによって、上基板2が下基板1と重ね合わせられ、所定の加圧力で全面にわたって均一に圧接され、もって上下の基板1,2からなる重ね合わせ基板3が形成される。

このようにして重ね合わせ基板3が形成されると、吸着孔58による上基板2の吸着を解除して、上定盤57を重ね合わせ基板3から離間させる。さらに、図10に示したように、吸着孔54における吸引力を解除し、次いで下定盤53から支持ピン55を突出させることによって、重ね合わせ基板3が下定盤53の吸着面53aから浮き上がるようになる。そこで、下基板供給手段20と同様に構成される排出手段63により重ね合わせ基板3を基板重ね合わせ手段50から搬出手段12に向けて搬出される。

以上のように、本発明の基板重ね合わせ装置においては、上基板2を搬送経路から取り出して、下基板1に重ね合わせるまでの間において、吸着ノズル59から上定盤57の吸着面57aに開口する吸着孔58への切り替えというように、吸着手段の持ち替えはあるものの、常に上基板2を吸着保持しているので、この上基板2を取り落としたり、位置ずれさせたりすることはない。そして、上基板2は上定盤57から突出している吸着ノズル59により吸着した状態から、この上定盤57の吸着面57aに設けた吸着孔54による吸着に切り替えた後に、下基板1に当接させて、所定の加圧力を作用させることから、上下の基板1,2は正確に重ね合わせることができる。
