【発明の属する技術分野】
本発明は、ケーブルを有する半導体デバイスの各種特性を検査する半導体デバイス自動検査装置及び半導体デバイス自動検査方法に関する。

【従来の技術】
従来、例えば図9に示される半導体デバイス100のような、ケーブルが接続された半導体デバイスが知られている。

半導体デバイス100は、ケーブル102の一端にデバイス本体104が接続され、他端にコネクタ106が接続されて構成されている。

半導体デバイス100は、コネクタ106及びケーブル102から入力された入力信号をデバイス本体104内にて変換、増幅等して、デバイス本体104の端子部104Aより信号を出力するものである。

又、逆に端子部104Aより入力した信号を変換等してコネクタ106から出力するものもある。ケーブル102は一般に光ファイバや導電線であり、デバイス本体104内にはそれら信号を処理するための図示しない半導体回路が設けられている。

ケーブルが接続されたこのような半導体デバイスを、デバイスパッケージ完成品状態で各種特性を検査する方法としては、一般的な(ケーブルが接続されていない)半導体パッケージと同様に検査用のプローブをデバイス本体104の端子部104Aに接触させて検査する方法がある。

図9は、半導体デバイス100の下から基板状のプローブ108を接触させて検査を行った図である。

いずれの場合においても、検査器112のポート112Aからコネクタ106及びケーブル102を介してデバイス本体104に入力信号を入力し、該デバイス本体104の端子部104Aに接触したプローブ108又は110から検査器112のポート112Bに出力信号を出力し、これら入出力信号を検査器112内にて比較することで、半導体デバイス100の諸特性を検査することができる。

精度の良い検査をするためには、デバイス本体の端子部とプローブとを正確に接触させる必要がある。しかし、端子部の間隔が微小であるため、デバイス本体とプローブとを人手により接触させると、端子部とプローブとが誤接触して正確な検査結果が得られないことがあるという問題点があった。

このため、半導体デバイスの検査の自動化が求められていた。

半導体デバイスの検査を自動化するためには半導体デバイスを自動搬送する必要がある。

【発明が解決しようとする課題】
しかし、半導体デバイスにケーブルが接続されている場合、可撓性のケーブルが搬送中に不規則に変形し、ケーブルとデバイス本体との接続部に過度の応力を発生させて、半導体デバイスの検査結果に影響を与えたり、半導体デバイスを破損させてしまうことがあるという問題があった。このため、ケーブルが接続された半導体デバイスの自動搬送は困難であり、半導体デバイスの検査を自動化することができなかった。

本発明は、以上の問題点に鑑みてなされたものであって、ケーブルが接続された半導体デバイスを、高精度で自動的に検査することができる半導体デバイス自動検査装置及び半導体デバイス自動検査方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、ケーブル、その一端に接続されたデバイス本体、及び前記ケーブルの他端に接続されたコネクタを有する半導体デバイスを保持するとともに、保持状態で前記コネクタが相手コネクタに直接的又は間接的に結合可能とされたトレイと、該トレイに保持状態の前記コネクタに自動結合される検査用コネクタと、前記デバイス本体の端子部に当接又は近接して該デバイス本体に信号を入出力可能であるプローブと、前記トレイに保持状態の前記デバイス本体を着脱し、前記プローブに移送して該プローブに当接又は近接させる検査用着脱移送装置と、この検査用着脱移送装置を制御する制御手段と、前記検査用コネクタ及び前記プローブの一方から入力信号を入力して他方から出力信号を得ることにより前記半導体デバイスを検査する検査器と、を含んでなり、前記トレイが、前記デバイス本体近傍のケーブルを該デバイス本体への接続方向に沿わせて保持し、且つ、該デバイス本体の前記接続方向の着脱により、前記ケーブルを前記接続方向に案内して引出させるようにされたことを特徴とする半導体デバイス自動検査装置により上記目的を達成するものである。

又、前記プローブと前記デバイス本体とが当接又は近接した状態で、該デバイス本体の端子部を前記プローブの方向に加圧する加圧装置を設けてもよい。

更に又、前記検査用着脱移送装置に支持される前記デバイス本体の支持姿勢を検出するデバイス本体用画像認識装置を設けるとともに、前記制御手段が基準支持姿勢を記憶した基準支持姿勢記憶部と、該基準支持姿勢と前記デバイス本体用画像認識装置により検出される支持姿勢との誤差を算出する支持姿勢誤差算出部とを備え、この支持姿勢の誤差を補正しつつ、前記デバイス本体を前記プローブに移送するように前記検査用着脱移送装置を制御するようにしてもよい。

【発明の実施の形態】
以下、本発明の実施の形態の例を図面を参照して詳細に説明する。

本実施の形態にかかる半導体デバイス自動検査装置10は、図1〜図3に示されるように、ケーブル12、その一端に接続されたデバイス本体14、及び前記ケーブル12の他端に接続されたコネクタ16を有する半導体デバイス18を保持するとともに、保持状態で前記コネクタ16が相手コネクタに間接的に結合可能とされたトレイ22と、該トレイ22に保持状態の前記コネクタ16に自動結合される検査用コネクタ24と、前記デバイス本体14の端子部14Aに当接して該デバイス本体14に信号を入出力可能であるプローブ26と、前記トレイ22に保持状態の前記デバイス本体14を着脱し、前記プローブ26に移送して該プローブ26に当接又は近接させる検査用着脱移送装置28と、この検査用着脱移送装置28を制御する制御手段29と、前記検査用コネクタ24から入力信号を入力して前記プローブ26から出力信号を得ることにより前記半導体デバイス18を検査する検査器30と、を含んでなることを特徴としている。

前記トレイ22は、前記デバイス本体14近傍のケーブル12を該デバイス本体14への接続方向に沿わせて保持し、且つ、該デバイス本体14の前記接続方向の着脱により、前記ケーブル12を前記接続方向に案内して引出させるようにされている。

図4及び図5に示されるように、前記トレイ22の長手方向一端近傍には、前記コネクタ16に結合される中継コネクタ(コネクタ保持部)22Aが、他端近傍には前記デバイス本体14を着脱自在に保持する本体保持部22Bが各々設けられている。更に、前記トレイ22の中央部には、上方に突出する突起形状で、前記ケーブル12の中間部12Aを巻き付かせ、且つ、該中間部12Aよりも前記デバイス本体14側の引出部12Bを、前記接続方向に沿わせて保持するようにされるとともに、前記本体保持部22Bから離反する側が前記本体保持部22Bの方向に上り傾斜する傾斜面とされたケーブル保持部22Cが設けられている。

前記半導体デバイス検査装置10は、前記半導体デバイス18を前記トレイ22に保持して、前記コネクタ16に前記検査用コネクタ24を、前記トレイ22に保持状態で自動結合するとともに、前記デバイス本体14を前記プローブ26に当接させて、前記検査用コネクタ24から入力信号を入力して前記プローブ26から出力信号を得ることにより、前記半導体デバイス18を自動的に検査することを特徴とする半導体デバイス自動検査方法を実行するものである。

まず、オペレータが前記コネクタ16を前記トレイ22の前記中継コネクタ22Aに結合し、前記ケーブル12を前記ケーブル保持部22Cに巻き付けるとともに、前記デバイス本体14を前記本体保持部22Bに嵌合させて、前記半導体デバイス18を前記トレイ22に保持させる。この作業は精密さが必要とされず、容易である。同様に、複数の前記トレイ22に前記半導体デバイス18を保持させておく
次に、オペレータがこれらトレイ22から検査に供するトレイ22(以下「検査トレイ」という)を任意に選択し、前記前処理エリア44側における前記回転テーブル32の円柱状突起32Bの間に挿通させつつ前記ストッパ36に当接させて該回転テーブル32にセットする。尚、前記アクチュエータ42は上昇状態とされて、前記クランプ40の先端部40Aは下降位置とされ、前記回転テーブル32の上面よりも下方に位置している。

以上の準備が完了してから、オペレータが前記入力部60を操作し、前記半導体デバイス検査装置10による自動検査処理を実行させる。

前記中央制御装置58は、まず、前記アクチュエータ42を下降側(引込側)に駆動すると、前記クランプ40の先端部40Aは前記ねじりコイルばね42に付勢されて前記検査トレイ22に当接する。

これら一連の前処理が終了したら、前記前処理用着脱移送装置50は前記デバイス本体14を前記検査トレイ22の前記本体保持部22Bに返却する。前記ケーブル12は前記ケーブル保持部22Cの傾斜面に案内されて元の湾曲形態で該ケーブル保持部22Cに再装着される。前記トレイ22の材質が導電性の樹脂とされているので、前記検査トレイ22への返却により前記デバイス本体14に静電気が再帯電することはない。

次に前記アクチュエータ34で前記回転テーブル32を右廻りに135°回転駆動して、前記前処理エリア44から前記検査エリア46側に前記検査トレイ22を回転移送する。

これにより前記検査トレイ22に保持状態の前記デバイス本体14及び前記ケーブル12の接続方向と前記デバイス本体用画像認識装置54とが合致する。

前記前処理時と同様に、前記ケーブル12は、前記デバイス本体14への接続方向に沿って直線的に引出されるので該接続部近傍が破損等することがない。

更に、前記検査用着脱移送装置28による前記デバイス本体14への支持姿勢も安定する。該デバイス本体用画像認識装置54は、前記検査用着脱移送装置28による該デバイス本体14の支持姿勢を撮像・検出する。該デバイス本体14の支持姿勢は、該デバイス本体14の外形を撮像して、前記端子部14Aの位置を間接的に算出することにより検出することができる。又、前記端子部14Aを撮像して直接的に該端子部14Aの位置を検出することもできる。

このように、直接的に前記端子部14Aの位置を検出することにより、デバイス本体14の外形から間接的に算出するよりも高精度でデバイス本体14の支持姿勢を検出することができる。デバイス本体14の大きさ、形状等により2つの検出方法が適宜使い分けられる。

前記制御手段29は、前記デバイス本体用画像認識装置54により検出された実際の支持姿勢と、前記基準支持姿勢記憶部29Aの基準支持姿勢とを比較して支持姿勢の誤差を前記支持姿勢誤差算出部29Bにて算出し、この算出した誤差を補正して前記デバイス本体14が前記プローブ26上に移送されるように、前記検査用着脱移送装置28を制御する。
