Description
The present invention provides, for example, a vacuum apparatus and an exposure apparatus that enable finer processing using extreme ultraviolet (EUV) light having a wavelength of about 10 nm to 15 nm, and processing of a finer device using the vacuum apparatus and exposure apparatus. The present invention relates to a device manufacturing method that makes possible.
Conventionally, there is a manufacturing method of manufacturing a fine semiconductor element such as a semiconductor memory or a logic circuit by using a photolithography technique.
2. Description of the Related Art A reduction projection exposure apparatus that projects a circuit pattern drawn on a reticle (mask) onto a wafer or the like by a projection optical system and transfers the circuit pattern is used.
The minimum dimension (resolution) that can be transferred by the reduction projection exposure apparatus is proportional to the wavelength of light used for exposure and inversely proportional to the numerical aperture (NA) of the projection optical system. Therefore, the shorter the wavelength, the better the resolution.
For this reason, the wavelength of exposure light has been shortened in accordance with the recent demand for miniaturization of semiconductor elements.
For example, the wavelength of ultra-high pressure mercury lamp (i-line) is about 365 nm, the wavelength of KrF excimer laser is about 248 nm, and the wavelength of ArF excimer laser is about 193 nm.
However, semiconductor elements have been miniaturized rapidly, and there has been a limit in lithography using ultraviolet light.
Therefore, a reduction projection exposure apparatus (hereinafter referred to as “EUV exposure apparatus”) using extreme ultraviolet (EUV) light having a wavelength of about 10 nm to 15 nm has been developed.
When using extreme ultraviolet (EUV) light having a shorter wavelength than ultraviolet light, it is possible to efficiently transfer a very fine circuit pattern of 0.1 μm or less.
(EUV) light has a drawback that energy attenuation in gas is very large, and a carbon compound is attached to an optical element by a photochemical reaction between oxygen and impurities in the gas.
For this reason, in order to perform projection exposure using the wavelength region of (EUV) light, it is generally necessary to reveal the vacuum environment and perform it in the vacuum environment.
In order to realize a vacuum environment in the reduction projection apparatus, a turbo molecular pump is often used at present.
Since the turbo molecular pump rotates the rotor at a high speed to blow off gas molecules and exhaust and maintain a vacuum, the temperature of the rotor of the turbo molecular pump rises to 40 to 80 ° C.
For example, in the case of a 3000 L / m class turbo molecular pump, energy of about several W is radiated into the apparatus by thermal radiation per unit.
Since the EUV exposure apparatus is used for exposure of a circuit pattern of 0.1 μm or less, the line width accuracy is very strict, and the shape of the optical element (that is, the mirror surface shape) can only be deformed by about 0.1 nm. .
Since thermal radiation causes a change in the position of the optical element and sensor with respect to the structure in the exposure apparatus and deteriorates the pattern transfer accuracy, the temperature change must be reduced to suppress thermal deformation.
Therefore, it is necessary to shield the radiant energy radiated from the turbo molecular pump before reaching the optical element or structure, thereby suppressing thermal deformation of the optical element or structure.
Conventionally, a plate having a low emissivity has been arranged at a position opposite to the opening of the turbo molecular pump as a means for shielding the radiant energy radiated from the turbo molecular pump before reaching the optical element or structure. It has been broken.
However, since it is difficult to absorb all of the radiation energy with only the arrangement of the plate having a low emissivity, the configuration for shielding the radiant heat is insufficient.
On the other hand, according to Japanese Patent Laid-Open No. 10-297604 (Patent Document 1), the container body is filled with contents, the bottom recess is supported by a holder, the lid is sealed to the flange portion of the container body, and then the holder is removed and sealed. A closed container has been proposed to complete the process.
However, in this sealed container, after the contents are sealed once by cooling the contents, there is no configuration in which other structures are repeatedly cooled. Therefore, the structure is not flexible and can be used for temperature control in the reduction projection apparatus. There was no problem.
In particular, the temperature control member is provided with a surface finish that makes it easy to keep it isothermal during operation, and is installed with a wide range at a position behind the back of the heat deflector on the front of the turbomolecular pump. .
However, a part of the radiant energy reflected by the heat deflector goes around in the vacuum chamber and is absorbed by the optical element and the structural member, causing thermal deformation of the optical element and the structural member and deteriorating the pattern transfer accuracy. There was a problem.
Since the temperature control member extends over a wide area surrounding the mask table, the substrate table, the projection system, etc., the suction efficiency is reduced, and there is a cost problem that a high-power turbo molecular pump is required. .
In addition, since the temperature control member covers a wide area surrounding the mask table, the substrate table, the projection system, and the like, the layout design in the exposure apparatus is limited in space, and there is a problem in practicality. .
Therefore, the present invention provides a vacuum apparatus, an exposure apparatus, and a device manufacturing method that can efficiently reduce the influence of radiation energy on an optical element, a structure, and the like with a small space configuration and stabilize more fine processing. For the purpose.
In order to solve the above-described problems, a vacuum apparatus according to the present invention is provided in a vacuum apparatus that places a vacuum chamber containing components of an exposure apparatus in a vacuum state using a pump, and is provided inside the vacuum chamber so as to face the pump. And a cylindrical radiating member provided inside the vacuum chamber, and the radiating member is provided so as to surround an outer periphery of the shield via a gap, and the configuration of the radiating member An end portion on the element side is arranged closer to the component side than the shield .
According to the vacuum apparatus of the present invention, it is possible to efficiently reduce the influence of radiation energy radiated from a vacuum pump on an optical element, a structure, and the like with a small space configuration. The degree of freedom in layout design also increases.
Hereinafter, the present invention will be described with reference to the drawings based on the embodiments.
FIG. 1 is a schematic block diagram showing an example in which the vacuum apparatus of Embodiment 1 of the present invention is applied to an exposure apparatus.

The exposure light exposed on the wafer transfers a reticle pattern (such as a circuit pattern) onto the wafer.
The light source is, for example, an ultra-high pressure mercury lamp (i-line: wavelength = about 365 nm), a KrF excimer laser (wavelength = about 248 nm), or an ArF excimer laser (wavelength = about 193 nm), and emits extreme ultraviolet (EUV) light. Output.

Furthermore, when the turbo molecular pump opening diameter φ1 and the distance L2 between the turbo molecular pump and the shield, a configuration satisfying the following
(Formula 2) L2 ≧ 2/5 (φ1 / 2)

As described above, the exposure apparatus has the

For this reason, the exposure apparatus of Example 1 can stably perform processing (exposure) of a finer circuit pattern or the like having a higher resolution on the substrate (wafer), and is more advantageous for the trend toward further miniaturization in recent years. With advantages.
In addition, since the configuration in which the

Therefore, an ultra-high pressure mercury lamp (wavelength of about 365 nm), KrF excimer laser (wavelength of about 248 nm), or ArF excimer laser (wavelength of about 193 nm) that outputs extreme ultraviolet (EUV) light can be used as the exposure light source. it can.

Next, a third embodiment of the present invention will be described.
FIG. 5 is a schematic block diagram showing an example in which the vacuum apparatus according to the third embodiment of the present invention is applied to an exposure apparatus. Hereinafter, the vacuum apparatus is referred to as a vacuum chamber 1.

By arranging so as to satisfy the above formula 4, it is possible to suppress the deterioration of conductance.

(Example of device manufacturing method)
Next, an embodiment of a device manufacturing method using the above-described exposure apparatus will be described with reference to FIGS.
FIG. 6 is a flowchart for explaining how to fabricate devices (ie, semiconductor chips such as IC and LSI, LCDs, CCDs, and the like). Here, a semiconductor chip manufacturing method will be described as an example.
First, in step S1 (circuit design), a semiconductor device circuit is designed. In step S2 (mask production), a mask is produced based on the designed circuit pattern. In step S3 (wafer manufacture), a wafer is manufactured using a material such as silicon. Step S4 (wafer process) is referred to as a pre-process, and an actual circuit is formed on the wafer using the mask and the wafer by the above exposure apparatus using the lithography technique. Step S5 (assembly) is called a post-process, and is a process for forming a semiconductor chip using the wafer manufactured in step S4. The assembly process includes an assembly process (dicing, bonding), a packaging process (chip encapsulation), and the like. including. In step S6 (inspection), inspections such as an operation check test and a durability test of the semiconductor device manufactured in step S5 are performed. Through these steps, the semiconductor device is completed and shipped (step S7).
FIG. 7 is a flowchart showing details of the wafer process in Step 4. In step S11 (oxidation), the surface of the wafer is oxidized. In step S12 (CVD), an insulating film is formed on the surface of the wafer. In step S14 (ion implantation), ions are implanted into the wafer. In step S15 (resist process), a photosensitive agent is applied to the wafer. In step S16 (exposure), the circuit pattern of the mask is exposed onto the wafer by the exposure apparatus. In step S17 (development), the exposed wafer is developed. In step S18 (etching), portions other than the developed resist image are removed. In step S19 (resist stripping), the resist that has become unnecessary after the etching is removed.
By repeating these steps, a fine circuit pattern can be stably formed on the wafer by multiplexing.
