まず、太陽電池を製造する基板として、図1(a)に示すように、ホウ素あるいはガリウムなどをドープしたp型のアズカットシリコン単結晶基板1を準備する。シリコン単結晶の物性は特に限定されるものではなく、例えば、比抵抗を0.1〜5Ω・cm、結晶方位を{100}とすることができる。シリコン単結晶の育成方法としては、チョクラルスキー(CZ)法やフローティングゾーン(FZ)法を用いることができる。このシリコン単結晶基板1に対し、スライス加工時のダメージを除去するために、水酸化ナトリウムや水酸化カリウムなどの高濃度アルカリ溶液、あるいはフッ酸と硝酸の混酸などを用いてシリコン単結晶基板1の表面をエッチングする。

一辺が100mmの角ウェーハで、厚さ300μm、比抵抗0.5Ω・cm、方位{100}のCZ法で育成されたホウ素ドープp型アズカットシリコン単結晶基板1を4枚用意し、濃水酸化カリウム水溶液によるエッチングを行ってダメージ層を除去した。その後、水酸化カリウム/2−プロパノール混合溶液中に浸漬して、シリコン単結晶基板1の表面にテクスチャ形成を行い、その後塩酸/過酸化水素混合溶液を用いて洗浄した。

実施例および比較例のシリコン太陽電池について、ソーラーシミュレータを用い、標準条件下でこれら太陽電池の電流―電圧特性を測定し、変換効率を得た。表1に実施例および比較例の太陽電池各4枚の測定結果の平均値を示す。
また、受光面電極の断面構造を数箇所観察したところ、実施例では全ての測定箇所で図3に示すようにボイドが無く均一の厚さで電極が形成されていた。一方、比較例では、例えば図4のように測定箇所によってボイドが発生していたり厚さが不十分であるなど、ばらつきが大きかった。
実施例では受光面電極にボイドや厚さ不足がなかったため、直列抵抗が低減し曲線因子が増加した。その結果、変換効率を上昇させることができた。一方、比較例ではボイドや厚さの不均一により直列抵抗が大きくなったために、実施例よりも曲線因子が増加し変換効率が小さくなった。
