本発明は、半導体レーザ光源に関し、特に、高い出力パワーに対して十分な容積を与える利得媒体としてのスーパールミネセントダイオード(以下SLDと言う)構造のダイアモンド形状の活性構造を使用する半導体レーザに関する。

【従来の技術】
半導体レーザおよびスーパールミネセントダイオードは強力で、コンパクトで効率のよい光源であり、107 W/cm2 程度のパワー密度容量が1μm以下の厚さの活性層で発生される。半導体レーザダイオードは、活性層をこの活性層に比較して少し低い屈折率を有するnドープクラッド層とpドープクラッド層の間に挟んでそれを通って電流が流れることのできる導波体構造を基板上にエピタキシャルに成長させることによって形成される。活性導波体を形成する通常の1方法では、構造中にチャンネルをエッチングにより形成し、リッジを形成する。チャンネルおよびクラッド領域の屈折率はリッジの下の活性領域の実効屈折率よりも少し低いために、光はリッジ中を全反射により誘導される。典型的にリッジの壁は平行であり、光は、構造中の伝搬モードによって規定されたある数のディスクリートな角度でリッジ内をジグザグの経路で伝送される。各モードに対して実効屈折率が関係し、それはジグザグの角度によって決定される。最低のモードはジグザグの角度が最小のものである。
