本発明は、光配線と電気配線とが積層されている光・電気配線基板の製造方法に関する。

【従来の技術】
より速く演算処理が行えるコンピュータを作るために、CPUのクロック周波数は益々増大する傾向にあり、現在では1GHzオーダーのものが出現するに至っている。この結果、コンピュータの中のプリント基板上の銅による電気配線には高周波電流が流れる部分が存在することになるので、ノイズの発生により誤動作が生じたり、また電磁波が発生して周囲に悪影響を与えることにもなる。

このような問題を解決するために、プリント基板上の銅による電気配線の一部を光ファイバー又は光導波路による光配線に置き換え、電気信号の代わりに光信号を利用することが行われている。なぜなら、光信号の場合は、ノイズ及び電磁波の発生を抑えられるからである。

高密度実装又は小型化の観点からは、電気配線と光配線とが同一の基板上で積み重なっている光・電気配線基板を作ることが望ましい。たとえば、特開平3−29905号公報にて述べられているように、電気配線基板上に光ファイバを絶縁膜にて固定させた基板が提案されている。しかし、光配線として光ファイバを用いる場合、その屈曲性の限界から、複雑な形状の光配線には対応しきれず、設計の自由度が低くなってしまい、高密度配線あるいは基板の小型化に対応できないという問題がある。

このため、電気配線基板の上に、光配線として、いわゆる、光導波路を用いた光・電気配線基板の構成がいくつか提案されている。光導波路の構成は光信号が伝搬するコア層が、光信号をコア層に閉じこめるクラッド層に埋設されている。コアパターンの形成方法は、フォトリソグラフィ技術により、メタルマスクを形成し、ドライエッチングで作製するか、コア材料に感光性が付与されている場合は、露光、現像処理にて作製できる。このため、フォトマスクのパターンを基に光配線を形成できるため、その設計の自由度は高くなる。また、比較的短距離の伝送にも対応が可能となる。

しかし、電気配線基板上に光配線層として光導波路を形成する際、光配線層の下地としての電気配線基板表面は、電気配線が多層化されていることで、非常に大きな凹凸が形成されている。このため、その表面直に光導波路を形成すると、その凹凸のために光信号の伝搬損失が大きくなるという問題点が発生する。

この問題点を解決するため、光配線層をフィルム形状にして、電気配線基板に接着剤にて貼り合わせることが提案されている。光配線フィルムをラミネータ等で貼り合わせることにより、下地の凹凸による光配線のうねりの曲率を可能な限り大きくすることにより損失を抑えることが狙いである。しかし、このフィルム化の際、フィルムにかかる応力の影響でフィルムがそる、もしくは丸まるという問題があった。

また、このようにして作られた導波路フィルム内にドライエッチングやダイシングソー、電子線露光を用いて、ミラーや回折格子といった光学素子を形成するという提案がなされている。しかし、ドライエッチングは真空引き等も含めて時間と手間がかかる方法であり、量産に向かない。一方、ダイシングソーを用いる場合、細かい部分への加工には向かない上に、やはり量産には向いていない。電子線露光も量産には適さない。

【発明が解決しようとする課題】
本発明は係る従来技術の欠点に鑑みなされたもので、光配線層にかかる応力を緩和し、光配線層のそりやまるまりを抑えることを課題とする。

また、ドライエッチングや、ダイシングソー、電子線露光などをなるべく用いずに導波路パターンや、ミラーや回折格子といった光学素子を形成することを課題とする。

【課題を解決するための手段】
本発明において上記の課題を達成するために、請求項1記載の発明は、コアとクラッドを有する光配線層と、電気配線とを有する光・電気配線基板の製造方法であって、
第1支持体上にコアの型が形成されており、該第1支持体上に少なくともコアと第1クラッドを形成する工程と、第2支持体にコアと第1クラッドを転写する工程と、前記コア上に第2クラッドを形成する工程と、第2支持体より光配線層を剥離する工程と、を経ることにより光配線層を製造し、
その後、ガラス基板を第3支持体として、前記光配線層を該第3支持体に貼り合わせたうえ、該光配線層側を前記電気配線を有する基板に接着させ、該第3支持体より該光配線層を剥離する工程を行うこと、
を特徴とする光・電気配線基板の製造方法である。
請求項2記載の発明は、前記コアの型が異方性エッチングにより形成されていること、を特徴とする請求項1に記載の光・電気配線基板の製造方法である。
請求項3記載の発明は、前記第1支持体上に、光学素子の型が形成されていること、を特徴とする請求項1記載の光・電気配線基板の製造方法である。
請求項4記載の発明は、前記光学素子がミラーであることを特徴とする請求項3に記載の光・電気配線基板の製造方法である。
請求項5記載の発明は、前記光学素子が回折格子であること、を特徴とする請求項3に記載の光・電気配線基板の製造方法である。
そして、請求項6記載の発明は、前記光配線層と前記電気配線基板を接着させた後、ビアホールによって基板の電気配線と電気接続しているパッドを作ること、を特徴とする請求項1乃至5のいずれかに記載の光・電気配線基板の製造方法である。

【発明の実施の形態】
[第1の形態:光配線層]
本発明の請求項1記載の光配線層の製造方法の実施形態について、図1を用いて説明する。

光配線層の製造方法を図1に示す。第1支持体1(例えばシリコンウエハ)上に第1剥離層2(例えばAlの薄膜層)を形成した(工程(a))。その上に、コア層3として有機光学層を形成する(工程(b))。例えば、ポリイミドOPI−N3405(日立化成工業(株)製)をスピンコートし、350℃にてイミド化させることによって可能である。このときの膜厚は5〜200μm 程度が望ましい。

この第1支持体はシリコンウエハに限定するものではなく、表面が平滑であり、適度の耐熱性があり、堅牢な材料であれば良い。また、剥離性があれば、剥離層は不要である。

工程(c)のように、第1クラッド層4として、コア層3より屈折率の小さい有機光学層を形成する。例えば、ポリイミドOPI−N3305(日立化成工業(株)製)をスピンコートし、350℃にてイミド化させることによって可能である。このときの膜厚は10〜500μm 程度が望ましい。

次に、コアをパターニングして光配線を形成する。例えば、コア層表面にAlを蒸着し、フォトレジストの所定のパターンを形成し、エッチング処理を行い、Alのメタルマスクを形成する。さらに、酸素ガスを用い、反応性イオンエッチングにてコア層をエッチングし、Al膜をエッチング除去して、光配線を形成する(工程(f))。このとき、光配線と同時に、電気配線基板との貼り合わせ精度を高めるためのアライメントマーク(図示せず)を形成することもできる。

その上から第2クラッド層7としてコア層より屈折率の小さい有機光学層を形成する(工程(g))。例えば、OPI−N3305をコーティングし、イミド化させることによって可能である。このときのクラッド層の膜厚は、コア層上の光配線上で10〜500μm程度が望ましい。

[第2の形態:コアパターンとミラーを型で形成]
本発明の請求項2〜5記載の光配線層の製造方法の実施形態について、図2、図3を用いて説明する。例えば第1支持体9としてシリコンウエハの(001)面上に熱酸化によって酸化膜をつけ、それをパターニングしてマスクとし、KOHによる異方性エッチングで、シリコンウエハ上に光導波路パターンの凹版に相当するパターン10を作りこむ(工程(a))。このとき、パターン両端の傾いた面をミラーの型11とすることができる。

この場合、第1支持体9はシリコンウエハに限らないが、異方性エッチングが可能な単結晶基板である必要がある。また他の面方位、他の方向を用いることも可能である。

第1支持体9にパターンを作りこむ方法としては、反応性イオンエッチングによる異方性エッチングを用いることもできる。また、機械加工を用いることもできる。これらの場合、第1支持体9は単結晶に限定される必要はなく、金属やガラス等も使用できる。

次に本発明の請求項5記載の光配線層を電気配線を有する基板に接着させる方法の実施形態について、図6を用いて説明する。第3支持体31(例えばガラス基板)に第1の接着剤32をコートし、光配線層33をラミネーター等で貼り合わせる。第3支持体31と光配線層33の位置合わせは不要であり、ラミネータにより光配線層表面は非常に平滑となる。接着剤の種類により、加熱処理または紫外線照射処理を行う(工程(a))。

電気配線基板34として、ポリイミド多層配線基板を用いた。その最表面には電気配線35が形成されており、その膜厚段差18μm の凹凸が形成されている。電気配線層はポリイミド多層配線基板に限らず、単層の絶縁基板でも、電気配線と絶縁層が交互に積層された多層配線基板でも良い。また、構成材料として、ガラス布に樹脂を含浸させた絶縁基板でも、ポリイミドフィルムでも、セラミック基板でも良い。

この電気配線基板上に、第2の接着剤36として熱可塑性を示す変性ポリイミド樹脂を、電気配線上に約20μm 形成できるように、塗布、乾燥を行った。

第2の接着剤としては、熱可塑性接着剤が良い。たとえば、エチレン−アクリル酸エステル共重合体、スチレン−ポリ(メタ)アクリル酸エステル、ブチラール樹脂、ポリアミド系樹脂、変性ポリイミド樹脂等があげられる。こられの中で、光・電気配線基板上のハンダ耐熱性を考慮すると、好ましくは、貼り合わせ温度が250℃から300℃のものが良く、変性ポリイミド樹脂が最適である。

最後に光配線層を、第3支持体から、第1の接着剤ごと剥離する必要があるため、第1の接着剤と第2の接着剤の光配線層に対する接着強度は第2の接着剤のほうが大きくなるように設計する必要がある。

工程(b)の際、第2の接着剤36をコーティングした電気配線基板上に設けたアライメントマーク(図示せず)と、第3支持体であるガラス基板に貼り合わせた光配線層に設けたアライメントマークを、ガラス基板越しに合わせ、双方の位置を決めた。

[第5の形態:貼り合わせ後剥離]
配線を有する基板に接着させる方法の実施形態について、図7を用いて説明する。電気配線基板37として、ポリイミド多層配線基板を用いた。その最表面には電気配線38が形成されており、その膜厚段差18μm の凹凸が形成されている。電気配線層はポリイミド多層配線基板に限らず、単層の絶縁基板でも、電気配線と絶縁層が交互に積層された多層配線基板でも良い。また、構成材料として、ガラス布に樹脂を含浸させた絶縁基板でも、ポリイミドフィルムでも、セラミック基板でも良い。

次に本発明の請求項7記載の電気配線基板に貼り合わされた光配線層に、光部品や電気部品を搭載するためのパッドと、電気配線基板との電気的導通を取るためのビアホールを形成する工程を図8に示す。

工程(a)に示すように、レーザを用いて、電気配線基板上のアライメントマーク(図示せず)を基準に、ビアホール形成のための孔部43を形成する。穿孔方法としては、炭酸ガスレーザやUV−YAGレーザやエキシマレーザ、あるいは、反応性イオンエッチングなどのドライエッチングなどを用いることができる。この場合、下地の電気配線が穿孔のストッパの役割を果たす。

次に、スパッタによりCr、Cuの順で金属薄膜44を形成する(工程(b))。さらに、フォトレジスト45としてPMER(東京応化工業(株)製)を10μm 、スピンコータにて塗布し、90℃で乾燥させる。所定のパターンを有するフォトマスクを用い、電気配線基板上に形成したアライメントマーク(図示せず)を基準に露光、現像処理を行い、ビアホール形成のための開口部46、並びに、パッド形成のための開口部47を作製した。さらに、110℃にてポストベークを行った(工程(c))。

金属薄膜を陰極として、硫酸銅浴中でCuめっきを行った。めっきの膜厚は10μm であった(工程(d))。

最後に、フォトレジストを専用の剥離液にて除去し(工程(e))、エッチング液にて金属薄膜44を溶解除去し、ビアホール48、パッド49を作製した。これにより、本発明による光・電気配線基板が完成した(工程(f))。
