【発明の属する技術分野】
本発明は、基板上に形成された圧力検知素子で外部圧力を検知する圧力センサに関する。特に、圧力をピストンで精度よく伝達させ、そのピストンを圧力検知素子に作用させて検出する高精度な圧力センサに関する。

【従来の技術】
従来より、歪抵抗を用いた圧力センサがある。それは、ダイヤフラム上に歪抵抗であるピエゾ抵抗素子を形成し、圧力によるダイヤフラムの撓みをそのピエゾ抵抗素子で検出して圧力に変換するものである。
他に、例えば特開平6−94556がある。図6にその構成断面図を示す。これは、主に頭頂部120を有するピストン114とそのピストン114を変位させるピストンガイド113とピストン114による押圧を検知するダイヤフラム112から構成されている。詳細には、スプリング118によってピストン114の頭頂部120を常時ダイヤフラム112に押圧させておき、圧力印加時のピストン114の変位即ち圧力変動をダイヤフラム112上に形成した歪抵抗118a〜118dで検出するセンサである。

上記構成の特徴は、ピストン114の他端に頭頂部120を形成したことである。これは、ダイヤフラム112との接触点を常に同一点とし再現性よく圧力を検出する構成である。又、それによりセンサ間の検出値のバラツキを減少させる構成である。
又、この頭頂部120とダイヤフラム112の中央部が突出した中央剛体部122による受圧構造も特徴である。これにより、センサが耐高圧化される。通常、圧力センサを耐高圧化する場合は、センサの破壊防止のためダイヤフラムを厚くする必要がある。ダイヤフラムを厚くすると撓み量が減少し感受率が減少することになる。
しかしながら、上記受圧構造はダイヤフラム112裏面の歪抵抗118a〜118d近傍をより効率的に湾曲させ、歪感受率即ち圧力感受率を増大させている。即ち、ダイヤフラムを厚くしても高圧力を精度よく検出する構成である。

【発明が解決しようする課題】
しかしながら、従来のダイヤフラムのみを用いた圧力センサでは、高圧下ではそのダイヤフラム自身が破損する可能性があった。又、高圧を測定するためにはダイヤフラムを厚くすることが考えれが、上述のようにダイヤフラムを厚くするとダイヤフラム全体の歪量(感受率)が減少し、高圧を精度良く検出することはできなかった。
又、上記特開平6−94556は、図6に示すようにOリング116でピストン114を囲み、測定すべき外部とセンサである歪抵抗118a〜118dがおかれている内部とを隔離している。しかしながら、この構成では圧力印加時にはピストン114とOリング116間に摩擦力及び弾性剪断応力が生じ、正確に外部圧力を歪抵抗118a〜118dに伝達することができなかった。即ち、正確には外部圧力を検出することができなかった。

本発明は、上述した問題点を解決するためになされたものであり、その目的は圧力隔壁膜で完全に外圧部と内圧部を遮断して圧力漏れを防止するとともにそのピストンの受圧面積を一定とし、外部圧力を高精度に検出する高精度圧力センサを提供することである。
又、ピストン下部に鍔部を設け、負圧時にはその鍔部がピストンガイドに当接してセンサ自体が破壊されない安全な圧力センサを提供することである。

【課題を解決するための手段】
上記の課題を解決するために請求項1の圧力センサは、気体又は液体の圧力を検出する圧力センサであって、圧力を伝達するピストンと、そのピストンをピストン摺動部に沿って摺動させるピストンガイド手段と、ピストンガイド手段の上端部に、ピストンの上端部を覆うように設けられ、ピストンガイド手段の内部と測定すべき外部とを隔離する圧力隔壁膜と、ピストンの変位を電気信号に変換して検知する圧力検知素子とからなり、圧力隔壁膜は、その裏面周辺部に粘着剤が塗布されてピストンガイド手段の上端面に接着され、圧力隔壁膜の裏面中央部には、ピストンの断面よりも大きい面積を有し、粘着剤のピストン摺動部への混入を防止する粘着剤混入防止膜が形成されていることをことを特徴とする。

【作用及び効果】
請求項1の圧力センサによれば、ピストンガイド手段の内部にはピストンが内挿され、ピストンガイド手段内部の摺動部に沿って変位自在に構成されている。そして、ピストンガイド手段の上端部には外部と内部を隔離する圧力隔壁膜が設けられ、ピストンの下方にはピストンの変位を電気信号に変換する圧力検知素子が配置されている。
外部から圧力が印加されると、圧力隔壁膜を介してピストンが圧力を受けピストンガイド手段に沿って変位し、ピストン下方に設けられた圧力検知素子を押圧する。そして、圧力検知素子がその押圧による例えば歪量に比例した電気信号を出力する。
この時、押圧はピストンの変位によって生じる。よって、圧力検知素子はピストンの変位を物理量の変化で検出する全ての素子を含む。例えば、圧力検知素子は変位を検出する静電容量型検出素子、ホール素子、光学素子、歪抵抗素子等を含む。

又、本発明の圧力センサによれば、圧力隔壁膜はその裏面周辺部には粘着剤が塗布されてピストンガイド手段上端部に接着されている。これにより、ピストンの外部と内部が完全にシールされて隔離される。よって、ピストンの外部圧力のピストン内部への漏溢、又は内部圧力の外部への漏溢が完全に防止される。よって、外部圧力は誤差なく検出される。又、ピストン下方に設置される圧力検知素子を外部媒体から完全に保護することができる。
更に、圧力隔壁膜の裏面中央部には粘着剤のピストン摺動部への混入を防止する粘着剤混入防止膜が形成されている。これにより、粘着剤の摺動部への混入はない。よって、ピストンは滑らかに変位することができる。即ち、粘着剤の影響を受けることなく、正確に外部圧力を検出する圧力センサとなる。

本発明の構成によれば、ピストンの上端部とピストンガイド手段の上端部とは略同一平面になるよう形成されている。即ち、圧力隔壁膜の変形の影響を受けない構成、即ち常に有効受圧面積が一定(=S3 )になる構成である。よって、外部圧力がピストンによって線形に正確に伝達される。即ち、本発明の構成によれば正確に外部圧力を検出することができる。

尚、ここで固体潤滑剤は、例えば二硫化モリブデン等の微粒子であり、その塗布は例えば分散メッキで行われる。上記微粒子は、ピストンの摺動により露出され、ピストンはその微粒子の自己潤滑性によって滑らかに摺動するのである。

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照して説明する。なお、本発明は下記実施例に限定されるものではない。
(第1実施例)
図1に本発明の圧力センサの第1実施例を示す。図は、構成断面図である。本実施例の圧力センサは、油圧等の圧力を伝達するピストン10、ピストンガイド手段であるピストンガイド部11を有するハウジング18、ピストンガイド部11の外部と内部を隔離する圧力隔壁膜13、圧力隔壁膜13をピストンガイド部11の上端部に密着させるためのOリング15、液体等の圧力媒体を導入する圧力導入部12を有しOリング15を介し圧力隔壁膜13を固定する固定蓋17、ピストン10の変位を検出する圧縮剛性の高い圧力検知部20、圧力検知部20からの検出信号を取り出すためのリード線16から構成される。

圧力検知部20は、この圧力を上記半球状の圧力伝達体21で受圧する。半球状であるのでピストン10からの圧力を中心部のほぼ一点で受け、それを等方的に分散して伝達する。そして、等方的に分散された圧力は方形状の圧力伝達体22によって上記歪抵抗素子23を押圧しそれを変形させる。即ち、上記圧力が等方的に分散されて歪抵抗素子23に伝達される。
歪抵抗素子23は、歪(応力変形)に応じてその抵抗率が変化する素子である。そして、図示しない検出器によってこの抵抗率の変化が検知され、圧力導入部12の圧力変動が検知される。歪抵抗素子23の変形はミクロンオーダーの微小変形であるが、図示しない増幅器を用いれば大きな電気信号として検知される。

この時、ピストン10とピストンガイド部11の上端部は同一平面となっている。これにより、ピストン10の有効受圧面積を印加圧力によらずほぼ一定となる。即ち、圧力は線形的に正確に検出される。
又、圧力隔壁膜13は上述の様にピストン10の上端部を覆うようにピストンガイド部11の上端部に形成されている。即ち、測定すべき外部と圧力検出部20が配置される内部が完全に隔離されている。よって、外部圧力がピストンガイド部11の内部に漏溢することはない。即ち、確実に誤差なく圧力を検知する圧力センサとなる。又、この圧力隔壁膜13によって圧力検知部20は油等の油圧媒体から完全に保護される。

尚、上記実施例では油を媒体とする圧力センサを説明したが、気体を媒体とする圧力センサにも適用できる。

(第2 実施例)
図3に本発明の圧力センサの第2実施例を示す。図は、構成断面図である。第1実施例の圧力センサと同じ部位には同じ記号が記してある。
この圧力センサの特徴は、粘着剤混入防止膜13aが圧力隔壁膜13の裏面に形成されたことである。この粘着剤混入防止膜13aは、例えばテフロン膜、アルミ箔等である。
圧力センサを長期間使用する場合、圧力隔壁膜13の裏面に塗布された粘着剤がピストン摺動部14に混入することが考えられる。本実施例では、ピストン10の断面より大きい粘着剤混入防止膜13aが圧力隔壁膜13の裏面に形成されている。従って、粘着剤の脱落が防止される。即ち、ピストン摺動部14への粘着剤の混入が防止される。これにより、圧力センサの性能が長期間に渡り保証される。

(第3実施例)
図4に本発明の圧力センサの第3実施例を示す。図は、構成断面図である。尚、第1実施例の圧力センサと同じ部位には同じ記号が記してある。この圧力センサの特徴は、ピストン10の下部に鍔部30を形成したことである。
第1実施例又は第2実施例の圧力センサに負圧が印加された場合、ピストン10は図5(a)、(b)の様にピストンガイド部の上端部から突出することになる。その負圧が大きい場合は、上記圧力隔壁膜13を破壊することが想定される。
本実施例では、ピストン10の下部に鍔部30を形成し(図4)、負圧時にはその鍔部30がピストンガイド部11の下部端面に当接する。即ち、ピストン10の外部への突出が防止される。よって、負圧時にも破壊されることのない安全な圧力センサとなる。

(第4実施例)
この圧力センサの特徴は、ピストン10の側面とピストンピンガイド部11の内面、即ちピストン摺動部14に固体潤滑剤を塗布したことである。
固体潤滑剤は、自己潤滑作用を有する二硫化モリブデン、グラファイト、フッ化黒鉛、フッ素樹脂等であり、それらの自己潤滑剤が例えばNi分散メッキによって塗布されている。
ピストン10がピストンガイド部11内で摺動すると、Niメッキ中に分散された固体潤滑剤がピストン摺動部14に露出され、ピストン10の摺動を潤滑にする。即ち、ピストン10は長期間、無給油で滑らかに摺動することができる。 これにより、ピストン10の摺動時の摩擦力が常に低減される。即ち、ピストンは摺動による摩擦力の影響を受けず、常に精度良く外部圧力を伝達することができる。即ち、本請求項の圧力センサによれば、長期間に渡り精度良く外部圧力を検出することができる。

上記実施例は本発明の1実施例であり、他に様々な変形が可能である。例えば、第1実施例乃至第3実施例では圧力検知を歪抵抗素子23で行った。これは、ピストン10の変位による歪量を歪抵抗素子23により電気信号に変換した例である。このピストン10の変位は、他の形式の高剛性なセンサで検知することもできる。
例えば、ピストン10の下面と基板25間に高剛性なバネを設け、その対向する面に電極を形成する。そして、その静電容量の変化でピストン10の変位、即ち外部圧力を検知してもよい。又、同様に高剛性のバネを設けピストン10の変位を光学式センサ、磁気センサで検知してもよい。
