【発明の属する技術分野】
本発明は、成膜方法に関し、特に、絶縁性基板を静電吸着しながらその絶縁性基板表面に成膜する際の技術の改善に関する。

【従来の技術】
図4の符号101に、従来のスパッタリング装置を示す。このスパッタリング装置101は、図示しない真空排気系に接続され、真空排気可能に構成された真空槽102を有し、この真空槽102の内部天井側には例えば金属からなるターゲット103が配設されている。

このターゲット103は、接地された真空槽102とは絶縁され、かつ真空槽102の外部に設けられた電源104に接続されており、電源104を起動すると、電源104から電力が供給されるように構成されている。

一方、真空槽102の内部底面側には、静電吸着装置120が配置されている。
この静電吸着装置120は、静電チャックプレート121と台座123とを有している。

静電チャックプレート121の構成を図5(a)、(b)に示す。この静電チャックプレート121は、金属板124と、該金属板124上に配置された誘電体層125を有している。この誘電体層125はAl2O3を主成分とするセラミックス製であり、その表面に、導電性のカーボンからなる第1、第2の電極1271、1272が形成されている。

第1、第2の電極1271、1272の平面図を同図(b)に示す。第1、第2の電極1271、1272は櫛状に成形されており、その歯の部分が互いに噛み合うように配置されている。同図(a)は同図(b)のX−X線断面図に相当する。

かかる構成の静電チャックプレート121は、台座123上に配置されている。台座123は、真空槽102の内部底面に固定されている。台座123の内部には通水管131が配置されている。この通水管131は、真空槽102外部に配置された冷却水循環装置132に接続されており、冷却水循環装置132を起動して冷却水を通水管131に通すと、台座123を冷却し、静電チャックプレート121を冷却させることができるように構成されている。

上述のスパッタリング装置101を用いて、絶縁性基板の表面に薄膜を成膜するには、まず、真空槽102を真空排気して予め真空状態にした状態で、真空槽102内に基板を搬入し、静電チャックプレート121上の所定の位置に載置する。静電チャックプレート121の表面に載置された状態の基板を図4の符号105に示す。

次に、静電チャック電源122を起動し、第1、第2の電極1271、1272に対してそれぞれ正負の電圧を印加する。
一般に、不均一な電場E中に分極率αの誘電体を置いたとき、その誘電体には、単位面積当たり次式で表されるグラディエント力が働く。

静電チャックプレート121は、上述したように、第1、第2の電極1271、1272がともに櫛状に成形され、その歯の部分が互いに噛み合うように配置されており、互いに隣接する第1、第2の電極1271、1272の間の距離が非常に小さくなっている。その結果、誘電体からなる基板がその表面に載置されたときに、上式のgrad(E2)が大きくなっている。

絶縁性基板105が、静電チャックプレート121の表面方向に上述したグラディエント力を受け、絶縁性基板105の裏面全面が静電チャックプレート121表面に吸着される。図6は、その状態を模式的に示した図である。図6において符号Eは電場を示している。また、符号fは絶縁性基板105に働くグラディエント力の方向を示している。

かかるグラディエント力により、絶縁性基板105が静電チャックプレート121の表面に吸着されたら、冷却水循環装置132を起動して、冷却水を通水管131に通して、台座123を冷却し、静電チャックプレート121を冷却させる。静電チャックプレート121表面には絶縁性基板105が静電吸着されているので、静電チャックプレート121が冷却されると絶縁性基板105が冷却される。

次いで、真空槽102内に例えばアルゴンガス等のスパッタリングガスを一定量導入しながら、電源104を起動してターゲット103に低電力を供給すると、放電が生じる。放電が生じると、ターゲット103がスパッタリングされる。スパッタリングされたターゲット材料は、絶縁性基板105の表面に付着し、絶縁性基板105表面には、ターゲット材料からなる薄膜が成膜されはじめる。

絶縁性基板105の表面に所定の厚さの薄膜が形成されたら電源104を停止させ、プラズマを消滅させ、成膜を終了させる。以上のようにして、スパッタリング装置101で絶縁性基板105の表面に薄膜を成膜することができる。

上述した成膜方法では、絶縁性基板105の表面にターゲットの構成材料がスパッタリングされ、その構成材料が基板表面に入射して基板に熱が加えられるが、ターゲット103に低電力を供給しているので、絶縁性基板105の温度が上昇しても、その温度上昇は小さく、絶縁性基板105の温度が過度に上昇することはない。

このように、低電力をターゲット103に供給した場合には、成長速度が低くなるので、成膜時間が長時間になってしまう。成膜時間を短縮するためには、ターゲット103に高い電力を供給すればよいが、その場合には、絶縁性基板105には加えられる熱が大きくなる。絶縁性基板105は、弱いグラディエント力で静電チャックプレート121の表面に吸着されているので、静電チャックプレート121が冷却されていても、絶縁性基板105は十分には冷却されない。

従って、高い電力をターゲット103に供給して短時間で成膜処理をしようとすると絶縁性基板105の温度が過度に上昇してしまい、特に、樹脂等からなる基板に成膜処理をする際には、基板が高温によりゆがんでしまうなどという問題があった。この場合、グラディエント力を大きくすれば、絶縁性基板105の温度が過度に上昇しないようにすることができるが、そのためには電源を大きくして電極に印加する電圧を大きくしなければならないので、装置が大きくなってしまうという問題が生じていた。

【発明が解決しようとする課題】
本発明は上記従来技術の要求に応じるために創作されたものであり、その目的は、静電チャックプレート表面に絶縁性基板を静電吸着させた状態で、基板表面に薄膜を成膜する場合に、基板の冷却効率を高める技術を提供することにある。

【課題を解決するための手段】
上記課題を解決するために、請求項1記載の発明は、電極を備えた静電チャックプレート上に絶縁性基板を載置し、導電性薄膜を前記絶縁性基板上に成膜する成膜方法であって、前記絶縁性基板を前記静電チャックプレート上に載置した後、第1の成長速度で前記絶縁性基板上に前記導電性薄膜を成長させる第1の成膜工程と、前記導電性薄膜の膜厚が予め定められた設定値に達した後、第2の成長速度で前記絶縁性薄膜上に前記導電性薄膜を成長させる第2の成膜工程とを有し、少なくとも前記第2の成膜工程では、前記電極に電圧を印加して前記静電チャックプレートと前記絶縁性基板との間に静電吸着力を生じさせ、該静電吸着力で前記絶縁性基板を前記静電チャックプレート上に吸着させながら、前記絶縁性基板上に前記導電性薄膜を成長させ、前記第2の成長速度を、前記第1の成長速度より高くすることを特徴とする。
請求項2記載の発明は、請求項1記載の成膜方法であって、少なくとも前記第2の成膜工程では、前記静電チャックプレートを冷却することを特徴とする。
請求項3記載の発明は、請求項1記載の成膜方法であって、前記第2の成膜工程における前記静電チャックプレートと前記絶縁性基板との間の熱抵抗を、前記第1の成膜工程に比して小さくすることを特徴とする。
請求項4記載の発明は、請求項1乃至3のいずれか1項記載の成膜方法であって、前記絶縁性基板表面に対向してターゲットを配置し、前記ターゲットに電力を供給し、前記ターゲットの構成材料を前記絶縁性基板上にスパッタリングさせて、前記絶縁性基板表面に前記構成材料からなる導電性薄膜を成長させる。
請求項5記載の発明は、請求項4記載の成膜方法であって、前記第1の成膜工程では、前記ターゲットに第1の電力を供給し、前記第2の成膜工程では、前記ターゲットに、前記第1の電力より大きい第2の電力を供給することを特徴とする。
請求項6記載の発明は、電極を備えた静電チャックプレートの表面に絶縁性基板を載置し、前記電極に電圧を印加して前記静電チャックプレートと前記絶縁性基板との間に吸着力を生じさせ、該吸着力で前記絶縁性基板を前記静電チャックプレートに吸着させながら、前記絶縁性基板上に導電性薄膜を成膜する成膜方法であって、前記絶縁性基板を前記静電チャックプレートの表面に載置した後、第1の成長速度で前記絶縁性基板の表面に前記導電性薄膜を成長させる第1の成膜工程と、前記吸着力の大きさが、予め定められた設定値以上になった後に、前記第1の成長速度より高い第2の成長速度で前記絶縁性基板表面に前記導電性薄膜を成長させる第2の成膜工程とを有することを特徴とする。
請求項7記載の発明は、請求項6記載の成膜方法であって、前記第2の成膜工程における前記静電チャックプレートと前記絶縁性基板との間の熱抵抗を、前記第1の成膜工程に比して小さくすることを特徴とする。

本発明の成膜方法によれば、第1の成長速度で絶縁性基板の表面に導電性薄膜を成膜する第1の成膜工程と、導電性薄膜の膜厚が予め定められた設定値に達した後、静電吸着力で絶縁性基板を静電チャックプレートの表面に吸着させながら、第1の成長速度より高い第2の成長速度で成膜する第2の成膜工程とを有している。

導電性薄膜が絶縁性基板表面に成膜されると、導電性薄膜と電極との間には、グラディエント力より強い静電吸着力が生じ、この静電吸着力により絶縁性基板は静電チャックプレート表面に強く吸着される。このような強い静電吸着力が生じはじめる膜厚は予めわかっており、導電性薄膜の膜厚がその値以上になった状態で、第2の成長速度で成膜する第2の成膜工程に切り換える。この第2の成膜工程では絶縁性基板と静電チャックプレートとの間の吸着力は、グラディエント力だけが作用する第1の成膜工程に比して大幅に大きくなり、絶縁性基板と静電チャックプレートとの間の熱抵抗は第1の成膜工程よりも大幅に小さくなる。

このため、第2の成膜工程で静電チャックプレートを冷却すると、絶縁性基板は静電チャックプレートで十分に冷却されるので、例えば、高い成長速度で成膜すると、絶縁性基板が過度に加熱される成膜処理を行っても、絶縁性基板を十分に冷却しながら成膜することができ。従って絶縁性基板の温度は過度に上昇せず、例えば熱により絶縁性基板が変形してしまう等の不都合が生じることはない。

なお、本発明の成膜方法においてターゲットに電力を供給し、ターゲットの構成材料を絶縁性基板表面にスパッタリングさせて、絶縁性基板表面にターゲットの構成材料からなる導電性薄膜を成膜するように構成してもよい。

このように構成し、成長速度を高くするためにターゲットに供給される電力を高くすると、絶縁性基板表面へのターゲット材料の入射エネルギーが大きくなり、絶縁性基板に加えられる熱は大きくなるが、上述したように、本発明では、成長速度が高い第2の成膜工程では絶縁性基板を静電チャックプレート表面に強く吸着させて熱抵抗を小さくしており、静電チャックプレートを冷却すれば基板を十分に冷却しながら成膜することができるので、絶縁性基板の温度が過度に上昇することはない。

また、上述した成膜方法では、第1の成長速度で成膜し、導電性薄膜の膜厚が所定値以上になった後に、第1の成長速度より高い第2の成長速度で成膜しているが、絶縁性基板と静電チャックプレートとの間に生じる吸着力を検出しておき、その吸着力が所定値以上になった後に、第2の成長速度で成膜するように構成してもよい。

このように構成しても、第2の成長速度で成膜する第2の成膜工程では、絶縁性基板と静電チャックプレートとの間の熱抵抗は減少するので、成長速度が高く、絶縁性基板に過大な熱が加えられても、静電チャックプレートを冷却すれば絶縁性基板を充分に冷却することができるので、絶縁性基板の温度が過度に上昇しないようにすることができる。

【発明の実施の形態】
以下で図面を参照し、本発明の実施形態について説明する。
図1の符号1に、本発明の一実施形態のスパッタリング装置を示す。このスパッタリング装置1は、図示しない真空排気系に接続され、内部が真空排気可能に構成された真空槽2を有している。真空槽2の内部天井側には、金属からなるターゲット3が配設されている。ここでは、ターゲット3はチタンで構成されているものとする。このターゲット3は、接地された真空槽2と絶縁され、真空槽2の外部に設けられた電源4に接続されており、電源4を起動すると直流電圧が印加されて電力が供給されるように構成されている。

他方、真空槽2の内部底面側には、静電吸着装置20が配置されている。
この静電吸着装置20は、静電チャックプレート21と台座23とを有している。

静電チャックプレート21の構成を図2(a)、(b)に示す。この静電チャックプレート21は、金属板24と、該金属板24上に配置された誘電体層25を有している。この誘電体層25はAl2O3を主成分とするセラミックス製であり、その表面に、導電性のカーボンからなる第1、第2の電極271、272が、スクリーン印刷等により形成されている。

上述した構成のスパッタリング装置1を用いて、樹脂から成る絶縁性基板の表面に薄膜を成膜する方法について以下で説明する。ここではポリプロビレンからなる絶縁性基板を用いている。

予め真空槽2内部を真空排気しておき、真空槽2内部の真空状態を維持しながら真空槽2内に絶縁性基板を搬入し、静電チャックプレート21上の所定の位置に載置する。静電チャックプレート21の表面に載置された状態の絶縁性基板を図1の符号5に示す。

次に、静電チャック電源22を起動して第1、第2の電極271、272の間に直流電圧を印加する。上述したように第1、第2の電極271、272は、接地された真空槽2とは絶縁されており、直流電圧が印加されると、第1、第2の電極271、272のいずれか一方に正電圧が印加され、他方に負電圧が印加される。すると、絶縁性基板5は、静電チャックプレート21の表面方向に上述したグラディエント力を受け、そのグラディエント力により絶縁性基板5の裏面全面が静電チャックプレート21表面に吸着される。

次いで、冷却水循環装置32を起動して、冷却水を通水管31に通して台座23を冷却し、静電チャックプレート21を冷却させる。
次に、真空槽2内に例えばアルゴンガス等のスパッタリングガスを一定量導入しながら、電源4を起動してターゲット3に、低電力である第1の電力を供給する。

こうして第1の電力をターゲット3に供給すると、放電が生じる。放電が生じると、ターゲット3がスパッタリングされる。スパッタリングされたターゲット3の構成材料であるチタンは、絶縁性基板5の表面に付着し、絶縁性基板5表面にチタンからなる導電性薄膜が成長しはじめる。その状態を図3(a)に示す。図中で符号55は導電性薄膜を示している。

このとき絶縁性基板5はグラディエント力により静電チャックプレート21表面に吸着されているが、グラディエント力による吸着力は小さいため、絶縁性基板5は静電チャックプレート21の表面には十分に密着せず、絶縁性基板5と静電チャックプレート21との間の熱抵抗は高い。このため静電チャックプレート21が冷却されていても、絶縁性基板5は十分には冷却されない。そこで、電源4は低電力である第1の電力をターゲット3に供給することで、絶縁性基板5の温度が過度に上昇しないようにしている。

導電性薄膜55が絶縁性基板5の表面に成長すると、成長した導電性薄膜55と第1、第2の電極271、272との間に静電吸着力が生じる。この静電吸着力は、グラディエント力に比して非常に大きく、第1、第2の電極271、272間に同じ大きさの電圧を印加した状態でグラディエント力と比較すると、数百倍程度の大きさになっている。

真空槽2内部の、絶縁性基板5の表面近傍には、水晶発振子等からなる膜厚センサ61が配置されており、絶縁性基板5の表面に成膜された導電性薄膜55の膜厚を検出できるようになっている。膜厚センサ61は、真空槽2の外部に配置された電力制御装置62に接続されている。この電力制御装置62は、膜厚センサ61で検出された膜厚が、予め定められた設定値以上になったら、電源4からターゲット3に供給される電力を、上述した第1の電力より高い第2の電力に切り換えさせている。ここで設定値とは、上述した静電吸着力が生じはじめる導電性薄膜の膜厚である。ここでは導電性薄膜としてチタン薄膜を成膜しており、チタン薄膜の場合には30Å程度で静電吸着力が生じはじめるので、設定値を30Åとしている。

こうして導電性薄膜55の膜厚が、予め定められた設定値(ここでは30Å)に達し、導電性薄膜55と第1、第2の電極271、272との間に、グラディエント力よりも強い静電吸着力が生じると、絶縁性基板5は静電チャックプレート21に強く吸着される。すると、絶縁性基板5と静電チャックプレート21との間の熱抵抗が大幅に減少し、冷却された静電チャックプレート21により、絶縁性基板5は十分に冷却される。

従って、導電性薄膜の膜厚が上述した設定値以上になった後に、第1の電力よりも高い第2の電力をターゲット3に供給し、過大な熱が絶縁性基板5に加えられても、絶縁性基板5は十分に冷却されるので、絶縁性基板5の温度が過度に上昇することはなく、過度に温度上昇することで樹脂製の絶縁性基板5が変形することもない。

こうして導電性薄膜の成長を続け、絶縁性基板5の表面に目標とする厚さの導電性薄膜が形成されたら電源4を停止させてプラズマを消滅させ、成長を終了させる。その状態を図3(b)に示す。以上のようにして、スパッタリング装置1で絶縁性基板5の表面に、チタンからなる導電性薄膜55が成膜される。

以上説明したように、本実施形態では、低電力である第1の電力をターゲット3に供給して低い成長速度(本発明の第1の成長速度)で導電性薄膜を成膜させた後、導電性薄膜の膜厚が予め定められた設定値以上になり、静電吸着力が生じて絶縁性基板5が十分に冷却されるようになったら、高電力である第2の電力をターゲット3に供給し、高い成長速度(本発明の第2の成長速度)で導電性薄膜を成膜させており、高電力をターゲットに供給しても絶縁性基板5の温度が過度に上昇してゆがむことはない。

従来、樹脂製の基板表面に導電性薄膜を成膜する際には、温度が過度に上昇しないように低電力をターゲットに供給して、低い成長速度で成膜しなければならなかったため、目標とする膜厚を得るまでに長時間を要していたが、本発明では、強い静電吸着力で絶縁性基板5を十分に冷却した後に、高電力である第2の電力をターゲット3に供給し、高い成長速度(本発明の第2の成長速度)で導電性薄膜を成膜させているので、一貫して低電力を供給し続けて成膜していた従来に比して、短時間で成膜することができる。

なお、上述した実施形態では、絶縁性基板5を静電チャックプレート21表面に載置してから、成膜された導電性薄膜が所定の膜厚に達するまで、グラディエント力で絶縁性基板5を静電チャックプレート21表面に静電吸着しているが、本発明はこれに限られるものではなく、導電性薄膜が所定の膜厚に達するまで絶縁性基板5を静電チャックプレート21表面に静電吸着させず、導電性薄膜が所定の膜厚に達した後に静電吸着力を生じさせ、絶縁性基板5を静電チャックプレート21表面に静電吸着させるように構成してもよい。この場合には、グラディエント力による吸着をしなくてよいので、静電チャックプレートが有する電極は1個でもよく、この1個の電極に、正又は負のいずれか一方の電圧を印加するようにすればよい。

また、絶縁性基板5の材料はポリプロビレンであるが、本発明の絶縁性基板5の材料はこれに限られるものではなく、例えばポリカーボネイトなどの樹脂を用いてもよいし、さらに樹脂に限られるものでもなく、例えばガラス等を絶縁性基板として用いてもよい。

また、予め定められた導電性薄膜の膜厚の設定値を(30Å)としているが、この設定値は、絶縁性基板5と静電チャックプレート21との間の静電吸着力が大きくなった結果、絶縁性基板5と静電チャックプレート21との間の熱抵抗が十分に小さくなる程度の膜厚であればよく、例えば5Å以上の膜厚に設定されていればよい。

また、導電性薄膜の材料としてチタンを用いているが、導電性薄膜の材料はこれに限らず、導電性を有する材料であればよく、他の金属、例えばアルミニウム等でもよいし、また金属に限られるものではなく、例えばポリシリコン等を用いてもよい。

また、成膜する際にスパッタリング法で成膜しているが、本発明の成膜方法はこれに限られるものではなく、例えば蒸着法やCVD法等に適用してもよい。
一例として蒸着法で成膜する場合には、成膜された薄膜の膜厚が予め定められた設定値に達するまでは、蒸着材料に加える熱を少なくして成長速度が低い状態で成膜し、膜厚が設定値に達した後に、蒸着材料に加える熱を大きくして成長速度を高くして成膜すればよい。このように構成すると、膜厚が設定値に達した後は静電吸着力が生じ、絶縁性基板が充分冷却できる状態になるので、蒸着材料に加える熱を大きくしても、上述した実施形態と同様、絶縁性基板の温度は過度に上昇しない。

また、導電性薄膜の膜厚が予め定められた設定値に達した後に第2の電力の供給を開始しているが、本発明はこれに限られるものではなく、絶縁性基板5と静電チャックプレート21との間の吸着力を検出して、その吸着力が、予め定められた設定値以上になったら、第2の電力の供給を開始するように構成してもよい。この場合、吸着力の設定値を、静電チャックプレート21表面に絶縁性基板5が強く吸着され、冷却された静電チャックプレート21により絶縁性基板5が十分に冷却できる程度に設定しておけばよい。

また、絶縁性基板の温度を検出し、その温度が予め設定された上限値以上にならないように、ターゲット3に供給する電力を制御するように構成してもよい。このように構成しても、絶縁性基板5の温度が過度に上昇することを防止することができるので、絶縁性基板5が過度に温度上昇して変形することを防止できる。

絶縁性基板の表面に薄膜を成膜する際に、基板の過度な温度上昇等を防止し、短時間で成膜することができる。
