【発明の属する技術分野】
本発明はボンディングデータ設定装置に係り、特にボンディングパッドにワイヤをボンディングするために当該ワイヤの実ボンディング点を設定する装置に関する。

【従来の技術】
ワイヤボンディング装置では、半導体デバイス上のアルミニウムなどからなるボンディングパッドに、金線などからなるワイヤをボンディングするが、このボンディング動作に先立ち、供給された半導体デバイスを撮像し、得られた画像データにパターンマッチングなどの画像処理を施してボンディングパッドの形状を認識して、ボンディングパッドの中心点を求め、求めた中心点を、実ボンディング点として設定する。そして、設定した実ボンディング点にワイヤをボンディングする。

このボンディング動作は、先端に電気トーチなどによりボールを形成したワイヤをキャピラリによって保持し、キャピラリにボンディングパッドに対向する方向の加重を与えつつ、超音波振動を印加して、Al−Au境界部のAl酸化膜を破壊し共晶層を形成させて接合することにより行われる。

【発明が解決しようとする課題】
ところで、従来の方法によってボンディングされたワイヤとボンディングパッドとの引き剥がし強度には、一定の限界があり、これは特にファインピッチ化を図るにあたって大きな問題となっている。そこで出願人は、ワイヤとボンディングパッドとの境界面について詳細に検査した結果、ワイヤボンディング前の半導体チップの検査工程におけるボンディングパッドへの探触子(プローブ)の接触が、引き剥がし強度に悪影響を与えていることを知見した。すなわち、ボンディングパッドには検査工程で探触子が接触するが、その際にボンディングパッドの表面に微細な探触子痕(プローブマーク)が凹部として残る。このため、ボンディングパッドの中心点を実ボンディング点として設定するのでは、ワイヤとボンディングパッドとの接合面の一部が探触子痕と重なるため、この探触子痕において十分な共晶層が形成されず、その結果、両者の引き剥がし強度が弱くなるのである。

そこで本発明の目的は、ワイヤとボンディングパッドとの間の安定した引き剥がし強度を得て、製品の信頼性を向上できる手段を提供することにある。

【課題を解決するための手段】
本発明のボンディングデータ設定装置は、ボンディングパッドにワイヤをボンディングするために、前記ワイヤの実ボンディング点を設定するボンディングデータ設定装置であって、前記ボンディングパッドの中心点の位置を検出するパッド検出手段と、前記ボンディングパッドに付けられたプローブ等の圧痕の基準点の位置を検出する圧痕検出手段と、前記ボンディングパッドの中心点の位置と前記圧痕の基準点の位置とに基づき、前記ボンディングパッドの中心点を実ボンディング点とした場合に比して、前記圧痕と、前記ワイヤとボンディングパッドとの接合面との重畳面積が減少し、かつ前記接合面のうち前記圧痕と重畳する部分を除いた面積が増大するように、前記ボンディングパッドの中心点からのオフセット量とオフセット方向とを設定するオフセット設定手段と、前記中心点の位置、前記オフセット量および前記オフセット方向に基づき、前記中心点に対して前記オフセット方向に前記オフセット量だけシフトした位置に実ボンディング点を設定する演算処理手段と、を備えることを特徴とする。

本発明では、適当なオフセット量とオフセット方向とを与えることにより、ボンディングパッドの中心点を実ボンディング点とした場合に比して、ボンディングパッドに付けられたプローブ等の圧痕と、ワイヤとボンディングパッドとの接合面との重畳面積が減少し、かつ接合面のうち圧痕と重畳する部分を除いた面積が増大するように実ボンディング点を設定することができ、これにより、プローブ等の圧痕に起因した引き剥がし強度の低下を防止でき、製品の信頼性を向上できる。

【発明の実施の形態】
本発明の実施形態を以下に図面に従って説明する。図1は本発明の実施形態に係るワイヤボンダの概略構成を示す。図1において、XYテーブル1に搭載されたボンディングヘッド2には、ボンディングアーム3が設けられ、ボンディングアーム3はZ軸モータ16により上下方向に駆動される。ボンディングアーム3の先端部にはツール4が取り付けられ、ツール4にはワイヤが挿通されている。本実施形態におけるツール4はキャピラリである。

ボンディングヘッド2にはまたカメラアーム6が固定されており、カメラアーム6にはテレビカメラ7が固定されている。テレビカメラ7は半導体デバイス14を撮像するものである。XYテーブル1は、その近傍に設置され2個のパルスモータ等からなるXYテーブル用モータ12により、水平方向の互いに直交する座標軸方向であるX方向およびY方向に、正確に移動できるように構成されている。以上は周知の構造である。

XYテーブル1は、マイクロプロセッサなどからなる制御部34の指令により、モータ駆動部30およびXYテーブル用モータ12を介して駆動される。テレビカメラ7の撮像により取得された画像データは、電気信号に変換されて画像処理部38により処理され、制御部34を経由して演算処理部37に入力される。演算処理部37では、後述する各種の演算が実行され、制御メモリ35では、そのような演算のためのプログラムその他のシステムの動作プログラム類が一時的に保持される。制御部34には、手動入力手段33およびテレビモニタ39が接続されている。

手動入力手段33は、少なくともXY方向の方向指示機能とセット信号入力機能を備えたマウス入力装置などのポインティングデバイス、および文字入力機能を備えたキーボード等が好適である。テレビモニタ39は、CRTもしくは液晶表示装置などからなり、その表示画面20には、テレビカメラ7により撮像された半導体デバイス14の画像(図3参照)や数値設定画像(図4参照)などが、オペレータによる操作入力や制御部34の出力に基づいて表示される。表示画面20に表示される矢印形のポインタ40は、手動入力手段33の操作に連動して移動するように構成されている。

次に、本実施形態の設定モードにおける動作を、図2ないし図4に従って説明する。まず、表示画面20に、テレビカメラ7により撮像された半導体デバイス14の画像が表示される(S102)。

次に、表示画面20上におけるパッド指示入力がオペレータによりなされたかが判断される(S104)。このパッド指示入力は、オペレータが表示画面20における半導体デバイス14の画像のうち、いずれかのボンディングパッド(以下「パッドP」という。図中、パッドPは符号P01ないしP07で示されている)を、手動入力手段33により指定する。例えば、パッドPに相当する領域の任意の部分に、手動入力手段33であるマウス入力装置などのポインティングデバイスによりポインタ40を重ね合わせ、セットボタンを押す(以下この様に表示画面20上のポインタ40を動かして、アクションを発生させることを「クリックする」と表現する)。

例えばパッドP01についてのパッド指示入力が行われた場合には、次のステップとして、指示されたパッドP01についてのオフセット方向設定入力が行われたかが判断される(S106)。このオフセット方向設定入力は、適宜の表示切換入力により表示画面20に表示される数値設定画像(図4参照)において、パッドP01の場合にはオペレータが図中、縦方向の数字「000」で示す列と、左端列の数字「1」(パッドP01を示す)で示す行の交差する箇所において、「+X」「+Y」「−X」「−Y」のいずれかの文字をクリックないしカーソル指定入力することにより行われる。この表示画面20のレイアウトは一例であり、これに限定されるものではない。

オフセット方向は、オペレータが表示画面20の半導体デバイス14の画像において、検査工程における探触子の当接によって生じた凹部であるプローブマーク50の位置を見ながら、パッドPの中心点を実ボンディング点とした場合に比して、プローブマーク50と、ワイヤのボールとパッドPとの接合面(接合面マーク60で示される)との重畳面積が減少し、かつ接合面のうちプローブマーク50と重畳する部分を除いた面積が増大するように設定する。すなわち、オフセット方向は、接合面がプローブマーク50を避けて形成されるように選択して設定する。

この「+X」「+Y」「−X」「−Y」は、オフセット量を示す。本実施例におけるオフセット量は、図3中の中心線A,B上にある各パッドPの中心点からのX方向またはY方向の距離であり、デフォルト値として例えば4マイクロメートルが設定されているが、オペレータの手動入力により任意の値を設定することもできる。

オフセット方向設定入力があった場合には、これに応じて、次に、各パッドPの中心点から、設定されているオフセット量だけオフセットされた位置に、接合面マーク60が表示される(図3の状態)。

ステップS106で否定の場合、すなわち指示されたパッドPについてオフセット方向設定入力がない場合には、次に、例えば「オフセット量を0にしますか?」などの適宜の入力要求メッセージが表示され(S116)、オペレータがオフセット量を0とする、つまり当該パッドPについてはその中心点にボンディングする旨を入力した場合には、ステップS108に移行して、当該パッドPについてはその中心点に接合面マーク60が表示される。

このオフセット方向設定入力は、全てのパッドPについての設定入力が終了するまで繰り返され(S110)、オペレータによる終了の旨の入力(例えば、「終了しますか?」との入力要求に対する「はい」の入力)が行われると、未設定のパッドPにつきオフセット量「0」を設定し(S112)、設定をデータメモリ36に保存して(S114)、本ルーチンを終了する。なお、本実施形態のようにステップS112において未設定のパッドPの全てにつきオフセット量「0」を設定する構成に代えて、最初に全てのパッドPについてデフォルト値としてのオフセット量「0」を与えておき、オフセット方向設定入力があったパッドPについてのみ設定入力どおりのオフセット量を設定する構成としてもよい。

その後、本装置では同種の半導体デバイス14についての実際のボンディング作業がツール4によって行われ、上記設定に係るルーチンで設定された各パッドPについてのオフセット量およびオフセット方向に基づいて、パッドPの中心点からオフセットされた位置にボンディングが行われる。これにより、接合面がプローブマーク50を避けて形成されるように、ボンディングが行われる。
