【発明の属する技術分野】
本発明は、リソグラフィー用ペリクル、特にLSI、超LSIなどの半導体装置あるいは液晶表示板を製造する際のゴミよけとして使用される、実質的に500nm以下の光を用いる露光方式における帯電防止されたリソグラフィー用ペリクルの構成部品であるペリクルフレームへ気圧調整孔用フィルターを貼付する装置及び方法に関するものである。

【従来の技術】
LSI、超LSIなどの半導体の製造或いは液晶表示板などの製造においては、半導体ウエハー或いは液晶用原板に光を照射してパターニングを作製するのであるが、この場合に用いる露光原版にゴミが付着していると、このゴミが光を吸収したり、光を曲げるために、転写したパターンが変形したり、エッジが、がさついたものとなるほか、下地が黒く汚れたりして、寸法、品質、外観などが損なわれるという問題があった。
このため、これらの作業は、通常、クリーンルームで行われているが、このクリーンルーム内でも露光原版を常に清浄に保つことが難しいので、これには露光原板の表面にゴミよけのための、露光用の光をよく通過させるペリクルを貼着する方法がとられている。
この場合、異物は露光原版の表面上には直接付着せず、ペリクル上に付着するため、リソグラフィー時に焦点を露光原版のパターン上に合わせておけば、ペリクル上の異物は転写に無関係となるものである。このペリクル膜は通常光を良く透過させるニトロセルロース、酢酸セルロースなどからなる透明なペリクル膜をアルミニウム、ステンレス、ポリエチレンなどからなるペリクルフレームの上端面にペリクル膜の良溶媒を塗布し、風乾して接着する(特開昭58-219023号公報参照)か、アクリル樹脂やエポキシ樹脂等の接着剤で接着し(米国特許第4861402号明細書、特公昭63-27707号公報参照)、更に、ペリクルフレームの下端には、これを露光原版に装着するためのポリブデン樹脂、ポリ酢酸ビニル樹脂、アクリル樹脂等の粘着剤からなる層及びこの粘着層を保護するための離型層が形成される。

また、このペリクルには、ペリクルを露光原版に貼付た状態において、ペリクルフレーム内部の露光原版で囲まれた空間とフレームの外部との間に生じる気圧差をなくすことを目的として、通常のフィルター付きペリクルの斜視図である図1に示すように、ペリクルフレーム1bに気圧調整用の小孔を設け、且つ、これに、小孔を通じて入る空気からの異物侵入を防ぐためのフィルターを設置する工夫がされている(実公昭63-393703号公報参照)。この気圧調整孔用フィルター1cの単品は、通常、フィルターの周囲に粘着層を設けてあり、使用前の保管中は、この粘着層をセパレーターと呼ばれる離型紙または離型フィルムで保護している。この気圧調整孔用フィルター1cをペリクルフレーム1bの気圧調整孔に貼付するときは、これをセパレーターから剥離した後、ペリクルフレームの気圧調整孔の全面を完全に覆うように貼付する。
従来、この気圧調整孔用フィルターの貼付作業は人手により行われていた。作業者がセパレーターを折り曲げ、気圧調整孔用フィルターの端部をセパレーターから剥離させた後、ピンセットなどの把持具で気圧調整孔用フィルターの剥離した端部を把持して引っ張って完全に剥離させ、ペリクルフレームの通気孔の位置に合わせて目分量で位置決めし貼付けていた。

【発明が解決しようとする課題】
従来、気圧調整孔用フィルターの貼付作業の全てを人手で行っていたため、ペリクルフレームと作業者の距離が近く、人体から発生する微少異物がペリクルフレームに付着してしまうことがあった。また、気圧調整孔用フィルターを離型シートから剥がすためには、セパレーターを折り曲げたり、気圧調整孔用フィルターの端にピンセット等の把持具の先端を差し込んだりしなければならないが、そのような動作は、期せずして気圧調整孔用フィルター表面に異物を付着させてしまう恐れがある。ペリクルフレーム側のフィルター面に異物が付着した場合、通気した際に、その異物がフォトマスクとペリクルで構成される空間に移動し、最終的にフォトマスク上に付着してしまう可能性もある。更に、ピンセットなどの先端が鋭利な把持具でフィルターを把持して剥離し、貼付していたため、フィルターメンブレンの損傷も懸念されていた。また、ピンセット等を使用した貼付では、気圧調整孔用フィルターの全面を均一荷重で押圧することができない。そのため、本来、完全に接着されるべき気圧調整孔用フィルターの粘着層に未接着部分ができ粘着層に空気の通風孔が形成されること、あるいは、貼付荷重の不足により気圧調整孔用フィルターが剥離する可能性もある。上記のような品質上の問題点に加え、人手による貼付作業においては、作業性が著しく悪いという生産性の問題点がある。それは、作業者が通気孔の位置に合わせて気圧調整孔用フィルターの位置を目分量で位置決めして、貼付しなければならない点である。

ペリクルフレーム通気孔周辺の拡大図を図2に、また気圧調整孔用フィルターの平面図を図3に示す。通常、ペリクルフレーム2a上の通気孔2bの直径2cは0.5mm程度とされており、フレーム高さ2d(通常3〜6mm程度)の中間位置に設けられる。一方、気圧調整孔用フィルター3aのサイズは、要求される通気量および露光装置やペリクル貼付装置との機械的なバランスから決定されるが、貼付位置に誤差が生じてもフレームからはみ出ないように、その高さ3dはペリクルフレームの高さ2dよりも1mm程度は小さくしなければならない。また、フィルター周囲にはフィルターをペリクルフレームに接着するため、0.5mm以上の幅を有する粘着層3bが設けられねばならない。そのため、許容される気圧調整孔用フィルターの位置ずれ、即ち、通気孔を気圧調整孔用フィルターの粘着層3bで閉塞する危険がない貼付位置は、採用する気圧調整孔用フィルターのサイズにもよるが、概ね±0.5mm以内の範囲に収まる必要がある。しかし、人手により貼付してこのような精度を得ることは決して容易ではない。そのため、作業に習熟しないと貼付に多くの時間を費すうえ、個人差はもちろんのこと、同一作業者でも毎回ばらつきが出る。更に、位置ずれ等により貼り直し作業を行うことになれば、作業時間の浪費だけでなく、作業中に異物が付着するといった品質上の問題の発生も懸念される。以上の理由から、これまでも自動で気圧調整孔用フィルターを貼付する装置が検討されてきた。しかし、動作の安定性と貼付位置の精度の点で要求される水準を満たすことができなかった。

図4に貼付前にセパレーターに保管されている気圧調整孔用フィルターの斜視図を示す。通常、気圧調整孔用フィルター4aはPTFE等の材質からなるフィルターメンブレンをポリプロピレン等の材質からなる繊維状の保護シートと粘着層で挟んでラミネートしたものをセパレーター4b上に重ね、所望の形状に打ち抜き加工して製造される。しかし、打ち抜き加工の精度の問題から、セパレーター上の気圧調整孔用フィルターは、それぞれ、まちまちな位置に設置されており、また剥離のし易さも1枚毎に異なる。更に、気圧調整孔用フィルターは薄いシート状で剛性がないため、セパレーター上から安定に機械的に取り外すことが難しい。また、うまくセパレーター上から取り外すことができても、セパレーター上で既に位置ずれしているものを、所望の精度でフレームに貼付することは極めて難しい。以上のことから、気圧調整孔用フィルターの貼付作業を自動化することは、非常に困難であった。
本発明は、上記のような問題点を解決して、気圧調整孔用フィルターを極めて高い位置精度で、フィルターへの異物の付着やフィルターの損傷を起こすことなく、貼付する装置を得ることを課題とする。

【課題を解決するための手段】
本発明はこのような問題点を解決する、ペリクルフレームへの気圧調整孔用フィルターを貼付する装置である。
即ち、 セパレーター上に貼付されている気圧調整孔用フィルターをペリクルフレームに貼付する貼付装置であって、セパレーター上に貼付されているフィルターの端部を剥離させる剥離手段と、端部が剥離されたフィルターの位置を検出する検出手段と、フィルターを保持する為の保持手段と、保持手段を移動させる為の移動手段を備え、以下の(1)〜(7)の段階を順次行うように構成されていることを特徴とする貼付装置である。
(1)セパレーター上に貼付されているフィルターの端部を剥離手段によって剥離する段階。
(2)端部が剥離されたフィルターの位置を検出手段によって検出する段階。
(3)(2)の段階で検出された位置に、保持手段を移動手段によって移動させる段階。
(4)端部が剥離されたフィルターを保持手段に保持する段階。
(5)保持手段を移動手段によって移動させることにより、フィルターをセパレーターから完全に取り外す段階。
(6)保持手段をペリクルフレームの所定の位置に移動手段によって移動する段階。
(7)保持手段が移動手段によってペリクルフレームに押圧されることにより、保持手段が保持しているフィルターがペリクルフレームに貼付される段階。

【発明の実施の形態】
図5に本発明の装置の1例を示すが本発明はこれに限定されない。本発明の装置は、気圧調整孔用フィルター5aの画像を取り込み、位置を演算する監視カメラ5e及び画像処理装置5f、気圧調整孔用フィルター5aをセパレーター5b上から取り外し、更にフィルター貼付時にこれを押圧する面を有する気圧調整孔用フィルター吸着具5d(以下、吸着具5dと略記することもある)を移動させる多軸ロボット5g及びそのコントローラー5h、吸着具に負荷を与える真空ポンプ5i、本発明の装置全体を制御するシーケンサー5jより構成される。
本発明の装置の特徴は、以下に詳述するような機能を有する監視カメラ5e及びこれに接続する画像処理装置5f、吸着具5dを備えていることである。

以下、本発明の装置について詳細に説明する。ペリクルフレームへ気圧調整孔用フィルターを貼付するためには、それに先立ち、まず、セパレーター5b上から気圧調整孔用フィルター5aを取り外し、貼付できる状態にしなければならない。
本発明では気圧調整孔用フィルター5aをセパレーター5bから取り外し、保持する方法として、負圧を利用した吸着具を利用する。しかし、ただ吸引するだけでは、気圧調整孔用フィルターをセパレーターから完全に剥離させ、取り外すことは全く不可能である。

発明者は、鋭意検討の結果、本発明の装置の一部である剥離手段の見取り図である図6に示すように、セパレーター6bがガイドシャフト6dを介して角度6f(90〜180。)の範囲で移動方向が反転して歪曲するような剥離手段を装置に組込み、適切なテンションを掛けながらセパレーター6bを図6の矢印方向に反転移動させることにより、気圧調整孔用フィルター6aの端部をセパレーター6bから剥離させ、その状態の気圧調整孔用フィルター6aに吸着具6cの表面を密着させ、次いで、負圧により吸着することにより、極めて安定にフィルター6aをセパレーター6bから取り外すことができることを見い出した。
更に、この方法は、吸着具の平滑な面をフィルター6aに接触させてから、負圧で吸着するため、フィルターの内側に異物を付着させてしまったり、フィルターを損傷する可能性が全くない。このとき、気圧調整孔用フィルター6aの剥離長さ6gは、概ね、フィルター全長の1/3〜2/3程度が好ましく、その剥離長さをビームセンサー6eで検出し、上記長さの範囲に制御する。

図6の気圧調整孔用フィルター6aは、セパレーター6b上に1列に並んで配置されているが、本発明の装置は気圧調整孔用フィルター6aがセパレーター6b上に複数列並んでいるものに対しても有効であり、これに限定されるものではない。

本発明における吸着具の機能が十分に発揮されるためには、吸着具の形状が極めて重要である。
図7は本発明のペリクルフレームヘ気圧調整孔用フィルターを貼付する装置における吸着具の形状の説明図であるが、ここに示されるように、本発明における吸着具は気圧調整孔用フィルター面の80%以上の面積を有し、且つ、平滑な吸着面7aを有し、2〜4個の吸着孔7bを有している必要がある。吸着面7aの外縁の形状は、好ましくは気圧調整孔用フィルターと全く同一の寸法とすることであるが、少なくとも気圧調整孔用フィルター面の80%の面積を有し、ほぼ相似形をしていれば、目的を達することができる。吸着孔7bの形状および個数は、気圧調整孔用フィルターのサイズ、使用する真空ポンプなど真空源の能力に応じて設計される必要があるが、1個では吸着孔の面積が小さい場合は吸着力が不足し、逆に吸着孔の面積が大きい場合は、柔らかい気圧調整孔用フィルターが吸着孔内に吸い込まれてしまう恐れがあり、最適な設計は困難である。また、5個以上の多数では必然的に1個の大きさが小さくなるため、圧損により吸着が不安定になり不適当である。
また、図7では、吸着孔7bの形状を円形としているが、本発明はこれに限定されるものではなく、例えば、長円形や矩形でも所望の効果を得ることができる。

以下、再び図5により説明する。以上のように、吸着具5dによって気圧調整孔用フィルター5aをセパレーター5bから取り外し、次いで、多軸ロボット5gによりペリクルフレーム5cの通気孔正面に移動させ、ペリクルフレーム5cの気圧調整孔の貼付面に対しフィルター面を平行に保ったまま、気圧調整孔用フィルター5aを押圧すれば、ペリクルフレーム5cの貼付面に貼付することができる。このとき、上述の吸着具の形状により、全粘着層を均一に加圧することができ、加圧不足による未接着部の生成や、経時変化による剥離等を防止することができる。また、この時の圧力は、ロードセルなどの検出器で計測し、適切な荷重で貼付するように制御している。

しかし、未だこのままでは、十分な位置精度を得ることができない。前記したように、加工方法等の問題から、セパレーター上の気圧調整孔用フィルターの位置はそれぞれまちまちである。そのため、単に決まった位置で気圧調整孔用フィルターを吸着して、そのまま貼付すれば、セパレーター上の気圧調整孔用フィルターのずれが、そのままペリクルフレーム上の適正位置からのずれとなってしまい、目標とする位置精度の範囲にこれを収めることができない。更に、場合によっては気圧調整孔用フィルターの粘着層によってペリクルフレームの通気孔が塞がれてしまい、通気が不可能になる恐れがある。そこで、発明者は気圧調整孔用フィルターの位置ずれを個別に補正する方法を種々検討した結果、画像処理装置を備えることにより、気圧調整孔用フィルターのセパレーター上の位置を測定し、その測定値をもとに行動を制御された吸着具により、気圧調整孔用フィルターをセパレーターから取り出すことにした。これによって十分な位置精度を得ることができることを見い出した。

引き続き、図5によって説明する。吸着具5dを使用して気圧調整孔用フィルター5aをセパレーター5bから取り出す前に、監視カメラ5eでセパレーター5bから取り外す対象の気圧調整孔用フィルター5aの画像を画像処理装置5fに取り込み、ここで、気圧調整孔用フィルター5aの座標の説明図である図8に示すように、気圧調整孔用フィルター8aの位置を示す座標(x,y座標および傾き角θ)を計算させる。次いで、この座標データをシーケンサー5jを介し、もしくは直接、多軸ロボット5gのコントローラー5hへ送信する。多軸ロボット5gは、その座標データを基に吸着具5dの移動すべき自己の各駆動軸の座標値を計算し、その座標点へ吸着具5dを移動させる。次いで、吸着具5dの吸着面を気圧調整孔用フィルター5aに密着させてから、負圧により気圧調整孔用フィルター5aをセパレーター5bから取り外す。このとき使用するロボットは、気圧調整孔用フィルター5aのあらゆる方向のずれに対応できるよう、4軸以上の多軸ロボットであることが好ましい。図5の画像処理装置5fでは3軸直交ロボットに1軸の回転軸を積んだものとしているが、もちろん他の形式のものでも目的とする動作を得ることができる。なお、図示していないが、このとき貼付される対象のペリクルフレームは、適切な治具等により決まった位置に固定されている。以上の動作により、セパレーター5b上の気圧調整孔用フィルター5aの各個体間のずれはキャンセルされ、どの気圧調整孔用フィルターも吸着具の吸着面上の同じ位置に固定される。次いで、上記多軸ロボット5gを駆動して、予め決められているぺリクルフレーム5cの通気孔の座標まで吸着具5dを移動させ、ペリクルフレーム5cへ吸着具5dを押圧して、気圧調整孔用フィルター5aを極めて高い精度で貼付することができる。更に、上記の動作をシーケンサー5jに適切なソフトウェアを組み込むことで、煩雑な気圧調整孔用フィルター貼付作業を完全自動化することも可能である。その結果、作業者からフィルターへの異物付着が防止でき、更に作業工数をほとんどゼロとすることができる。

本発明の装置を使用することにより、気圧調整用通気孔を有するペリクルフレームに、粒子除去用フィルターを極めて高い位置精度で、フィルターへの異物の付着やフィルターの損傷を引起こすことなく、貼付することができる。
貼付する前に、気圧調整孔用フィルターをセパレーターから取り外すに先立ち、予め、このフィルターの端部を、セパレーターから剥離させておいてから、負圧を利用した吸着具により、フィルターへの異物の付着やフィルターの損傷を引き起こすことなく、安定してセパレーターから取り外すことができる。また、吸着面上に、2〜4個の吸着孔を有し、面積が気圧調整孔用フィルター面の80%以上ある平滑な吸着面を有する吸着具を利用して、貼付作業を行うことにより、粘着層全面を加圧することができ、未接着部分の発生を防止することができる。そして、セパレーター上の気圧調整孔用フィルターを上記の吸着具で吸着、保持する際、カメラを接続した画像処理装置を使用して、取り外すべき気圧調整孔用フィルターの正確な位置を検出し、その結果を基に吸着具の位置を制御し、吸着動作を行うことにより、貼付位置の精度を極めて高くすることができる。更に、気圧調整孔用フィルターをセパレーターから安定して取り外すことができ、高い貼付位置精度が得られ、高度な自動化装置を得ることができる。その結果、作業者の排除により異物の付着を更に防止することができ、また、作業工数をほとんどゼロとすることができる。

【実施例】
図9は本発明のペリクルフレームへ気圧調整孔用フィルターを貼付する装置の実施例である。以下、図9により装置各部の機能と動作を詳述するが、本発明の装置はこれに限定されるものではない。
初めに、気圧調整孔用フィルター9aの取り付けられているセパレーター9bを、ガイドシャフト9iを介して反転させて歪曲するように設置し、これを2個の駆動ローラー9jにより移動させる。このとき、ガイドシャフト9i部分で弛みが生じないように、セパレーター9bの他の一端は2個のテンショナー9kにより押さえられている。セパレーター9bをゆっくり移動させてゆくと、気圧調整孔用フィルター9aの端部がセパレーターの歪曲部分から剥離し始める。このとき、レーザービームセンサー9hにより、気圧調整孔用フィルター9aの剥離長さを検知し、制御することにより、最適な剥離長さを得ることができる。次に、監視カメラ9eから画像処理装置9fへ、セパレーター9b上の気圧調整孔用フィルター9aの画像データが取込まれる。このとき、明瞭な画像が得られるように照明9gにより適切な照明を施す。画像処理装置9fは、気圧調整孔用フィルター9aの位置座標(x方向、y方向および傾き角θ)を計算し、そのデータをロボットコントローラー9oに送信する。ロボットコントローラー9oは、そのデータを基に吸着具9dの移動すべき座標を計算し、ロボット9nによりその座標点へ吸着具9dを移動させる。次いで、ロボット9nは、気圧調整孔用フィルター9aの面に吸着具9dの吸着面を平行に密着させてから、真空ポンプ9pで負圧を発生させ、吸着具9dの吸着面に気圧調整孔用フィルター9aを吸着させる。次いで、ロボット9nは吸着具をセパレーター9b面から引き離し、気圧調整孔用フィルター9aをセパレーター9bから完全に剥離させる。次に、ロボット9nは、吸着具9dに気圧調整孔用フィルター9aを吸着させたまま、貼付する対象のペリクルフレーム9cの通気孔の座標まで吸着具9dを移動させる。予め、ペリクルフレーム9cは適切な位置決め具9mにより、位置決めされ、固定されている。次いで、ロボット9nは、ペリクルフレーム9cの気圧調整孔のフィルター貼付面と吸着具9dの吸着面が平行になるようにしつつ、吸着具9dを押圧して、気圧調整孔用フィルター9aを気圧調整孔のフィルター貼付面に貼付する。貼付に際して、吸着具9dとロボット9nの間には、貼付荷重を検出するためのロードセル9lが設置されているため、適切な荷重値に達したところでロボット9nを停止させることができる。最後に、真空ポンプ9pを停止してから、ロボット9nは吸着具9dを気圧調整孔用フィルター9aから取り外し、退避させる。以上でセパレーター9bからの気圧調整孔用フィルター9aの取り外しから、ペリクルフレーム9cヘの貼付まで一連の動作が完了する。そして、これらの一連の動作は、シーケンサー9qにより全自動で行われるように構成されている。

本実施例の装置により、100本のペリクルフレームの気圧調整孔に気圧調整孔用フィルターを貼付し、貼付後に気圧調整孔用フィルターの外観検査と貼付の位置ずれ検査を行った。まず、暗室内で40万ルックスのハロゲンランプを使用し、気圧調整孔用フィルターの外観を目視検査したが、気圧調整孔用フィルターの外観上の損傷は全く認められなかった。また、その中から無作為に選んだ10本について、光学顕微鏡により異物の付着および気圧調整孔用フィルターのメンブレンの検査を行ったが、膜の損傷や異物の付着は発見できなかった。次に、ノギスを使用して気圧調整孔用フィルターの位置ずれを検査したが、全ての試料について、位置ずれは上下、左右方向とも±0.3mmの範囲内であった。

【発明の効果】
本発明によれば、気圧調整用の通気孔を有するペリクルフレームに、粒子除去用フィルターを、極めて高い位置精度で異物の付着や損傷を起こすことなく貼付することができる。
