Description
The present invention relates to a method for manufacturing a semiconductor device. In particular, the present invention relates to a process for polishing a semiconductor wafer, a process for dicing, and a protective sheet for the semiconductor wafer.
Conventionally, a semiconductor manufacturing method using a semiconductor wafer has been widely used. In the above method, a circuit is generally formed on a circular semiconductor wafer, a semiconductor wafer and a protective sheet for protecting the circuit are affixed to the front side of the circuit-formed semiconductor wafer, and the protective sheet is attached to the front side. Polish the back side of the semiconductor wafer to which the wafer has been attached, fix the polished semiconductor wafer to the dicing sheet, peel off the protective sheet on the front side of the semiconductor wafer, and cut the semiconductor wafer into individual semiconductor devices. Dicing work is performed (for example, refer to Patent Document 1). In this specification, the surface on the side where the polishing operation is performed is referred to as a back side surface, and the surface on the opposite side is referred to as a front side surface.
Also, in the above method, the protective sheet and dicing sheet are shared by the work of bonding and peeling the protective sheet on the front side of the semiconductor wafer and the risk of damage to the semiconductor wafer due to bonding and peeling the semiconductor wafer to the dicing sheet. The method of reducing by doing is also examined. In this case, a method of performing a dicing operation by recognizing a region to be cut using infrared rays from the back side surface of a semiconductor wafer is disclosed (for example, see Patent Document 2).
In Patent Document 2, a region to be cut is referred to as a street, but in this specification, a line or a region that can be diced on a semiconductor wafer or a region is referred to as a scrub line. The scrub line includes a dicing line that is a diced line or a diced line itself.
In general, the protective sheet prevents water and chips (contamination) from entering the semiconductor wafer surface, and prevents concentration of pressure on the parts on the semiconductor wafer surface. Further, in the step of polishing the back side surface of the semiconductor wafer having the protective sheet affixed to the front side surface to a predetermined thickness, a flat surface is formed by absorbing the uneven shape on the front side surface of the semiconductor wafer on which the circuit is formed. This prevents thickness variations, dimples, cracks, wafer breakage, and the like due to polishing of the semiconductor wafer, and gives the semiconductor wafer enough strength to withstand the pressure of the polishing operation.
A dicing sheet is generally fixed to a dicing saw or the like used for cutting in a process of dicing a semiconductor wafer into individual semiconductor devices, and cut into the semiconductor wafer by dicing. Giving enough strength to withstand the pressure when
After being diced into individual semiconductor devices by the dicing step, it is desirable that the dicing sheet loses adhesiveness and is peeled off without applying a load to the semiconductor wafer. In order to realize peeling of the sheet with less load, UV reactive curing type adhesive is used for the adhesive of the sheet, and when peeling, UV adhesive is irradiated to the adhesive to reduce the adhesive force and prevent damage to the semiconductor wafer. A method is disclosed (for example, see Patent Documents 3 and 4).
However, the conventional configuration has a problem that it is difficult to select the property of the pressure-sensitive adhesive that bonds the sheet to the semiconductor wafer.
Normally, as shown in FIG. 6, an uneven shape is formed on the surface of the semiconductor wafer 10 by the stacked
For this reason, it is difficult to give the adhesive force enough to firmly fix the
In addition, as shown in FIG. 7, when the pressure-sensitive
In order to solve the above-described problem, the
In the polishing step, as shown in FIG. 8, the
However, at this time, if the
Further, as shown in FIG. 5, in the dicing operation, since the
Further, the flexible
The present invention has been made in view of the above-mentioned problems, and its purpose is to use a protective sheet having a flexible adhesive layer from the step of polishing a semiconductor wafer to the step of dicing. Thus, it is an object of the present invention to provide a method for manufacturing a semiconductor device that enables a more stable operation with less occurrence of defects even when the uneven shape of parts laminated on the surface of a semiconductor wafer is embedded.
In order to solve the above problems, a method for manufacturing a semiconductor device of the present invention includes a step of attaching a protective sheet to a semiconductor wafer, a step of polishing after the step of attaching, and dicing after the step of polishing. And a substrate layer for supporting the semiconductor wafer in the polishing step and the dicing step, and the semiconductor wafer and the substrate layer. A step of polishing the semiconductor wafer to a predetermined thickness, and the step of dicing involves cutting the semiconductor wafer by dicing and separating each semiconductor wafer. In a manufacturing method of a semiconductor device to be divided into devices, cutting by dicing after the attaching step Is characterized in that it comprises curing the adhesive layer in the portion corresponding to the scrub line is a line which can process. Further, in the curing step, the adhesive layer in a portion corresponding to the scrub line and a portion of the adhesive layer corresponding to a peripheral portion where the semiconductor device of the semiconductor wafer is not taken out are selectively cured. Also good. Further, in the dicing step, the semiconductor wafer is cut by dicing and divided into individual semiconductor devices, the scrub line is cut from the polished side surface of the semiconductor wafer, and the protective sheet is cut. In order to prevent this, the cut may be stored in a portion corresponding to the scrub line of the adhesive layer cured by the curing step.
According to the above configuration, since the entire semiconductor wafer can be firmly fixed by supporting the semiconductor wafer and the protective sheet by the hardened portion, the space between the protective sheet and the semiconductor wafer becomes unstable due to the elasticity of the adhesive layer. Therefore, the occurrence of defects such as dimples, thickness variations, cracks, chipping, and wafer cracks can be reduced, and the polishing operation can be stabilized.
Moreover, since the part to cut | disconnect is hard, the burden concerning a dicing saw can be reduced. Further, since the cut portion is firmly fixed to the dicing table and the protective sheet, the occurrence of defects such as cracks, chipping, and wafer cracks can be reduced, and the dicing operation can be stabilized.
Through these actions, a portion of the adhesive layer corresponding to the scrub line is cured to use a protective sheet having a flexible adhesive layer from the step of polishing a semiconductor wafer to the step of dicing. Thus, even if the uneven shape of the part is embedded, there is an effect that it is possible to realize a method for manufacturing a semiconductor device that enables a more stable operation with less occurrence of defects.
The method of manufacturing a semiconductor device according to the present invention is characterized in that, in the curing step, a portion of the adhesive layer corresponding to a peripheral portion where the semiconductor device of the semiconductor wafer is not taken out is further cured.
According to the above configuration, the adhesive layer corresponding to the portion where the semiconductor device corresponding to the peripheral portion where the semiconductor device of the semiconductor wafer is not taken out is cured is cured, and the process from polishing the semiconductor wafer to dicing is performed. The peripheral part and the whole of the semiconductor wafer can be fixed without any deviation, and it is possible to suppress the occurrence of defects in the semiconductor wafer caused by handling, sheet peeling, and other stresses.
The method of manufacturing a semiconductor device according to the present invention is characterized in that after the polishing step, parts are formed on the polished surface of the semiconductor wafer.
According to the above configuration, the method for manufacturing a semiconductor device of the present invention can be applied even if circuit wiring, a through electrode, an electrode terminal by interposer sticking, or the like is laminated on the back side of a polished semiconductor wafer. There is an effect that can be.
In the semiconductor device manufacturing method of the present invention, the semiconductor wafer is polished to a thickness of about 200 μm or less in the polishing step.
According to the above configuration, even a thin semiconductor wafer with a thickness of about 200 μm is easily broken and can be supported by a cured portion even if it is necessary to handle it. Therefore, it is caused by handling, sheet peeling, or other stress. It is possible to suppress the occurrence of defects in the semiconductor wafer.
The semiconductor device manufacturing method of the present invention has a scrub line that is a line that can be cut by dicing on the semiconductor wafer before the dicing step of cutting the semiconductor wafer by dicing and dividing it into individual semiconductor devices. It includes a step of sticking a protective sheet on any surface and curing a portion of the adhesive layer corresponding to the scrub line. Further, in the step of curing, the adhesive layer of the protective sheet corresponding to the scrub line and the portion of the adhesive layer corresponding to the peripheral part of the semiconductor wafer where the semiconductor device is not taken out are selectively selected. It may be cured.
According to said structure, since the part to cut | disconnect is hard, the burden concerning a dicing saw can be reduced. Further, since the cut portion is firmly fixed to the dicing table and the protective sheet, the occurrence of defects such as cracks, chipping, and wafer cracks can be reduced, and the dicing operation can be stabilized.
Due to these effects, the portion corresponding to the scrub line of the adhesive layer is cured, so that a protective sheet having a flexible adhesive layer is used. There is an effect that it is possible to realize a method for manufacturing a semiconductor device that enables fewer and more stable operations.
In the method of manufacturing a semiconductor device according to the present invention, a part having a height of about 20 μm to about 300 μm is formed on a surface to which the protective sheet is attached on the semiconductor wafer before the protective sheet is attached. Yes.
According to said structure, even if it is a semiconductor wafer by which the uneven | corrugated shape by the parts with the above heights was formed in the surface which sticks a protective sheet, it can support in the part which grind | polished the hardening operation There is an effect that it is possible to greatly reduce the burden on each uneven part.
In the method for manufacturing a semiconductor device according to the present invention, the adhesive layer has a thickness capable of smoothly burying the uneven shape of the part.
According to said structure, even if the parts with the above height are laminated | stacked on the semiconductor wafer, the adhesive which has a flexible property can be used for an adhesion layer, and the uneven | corrugated shape of parts is embedded with an adhesion layer. Thus, there is an effect that it is possible to perform more stable work with less occurrence of defects.
The method for manufacturing a semiconductor device according to the present invention is characterized in that a material having photoreactive curability is used as the adhesive layer, and the adhesive layer is irradiated with a light beam that promotes a curing reaction in the curing step. Furthermore, in the step of curing, in order to selectively cure the portion of the adhesive layer corresponding to the scrub line and the portion of the adhesive layer corresponding to the peripheral portion, the portion corresponding to the scrub line The adhesive layer and the portion of the adhesive layer corresponding to the peripheral portion may be selectively irradiated with a light beam that promotes the curing reaction.
According to said structure, it is easy to irradiate a light ray exactly to the range which should be hardened by using the photoreactive curable adhesive for an adhesion layer, and using the light ray which accelerates | stimulates hardening reaction for hardening of an adhesion layer. In addition, there is an effect that it can be realized at low cost.
The method for manufacturing a semiconductor device according to the present invention includes: irradiating the adhesive layer of the protective sheet with the light after the dicing step; and removing the semiconductor device of the semiconductor wafer cut in the dicing step from the protective sheet. It is characterized by including a step of picking up.
According to the above configuration, in the step of peeling the protective sheet from the individual semiconductor device and the semiconductor wafer, the adhesive force of the adhesive layer bonding between the protective sheet and the individual semiconductor device and the semiconductor wafer is reduced. It is easy to peel off, and there is an effect of reducing the occurrence of defects such as breakage of the wafer during peeling. In addition, since each cut semiconductor device is fitted between the cured adhesive layers of the protective sheet that has not been cut, it is difficult to chip or separate when picking up after peeling from the protective sheet. There is an effect.
The method for manufacturing a semiconductor device according to the present invention includes a step of curing the adhesive layer in a portion corresponding to a scrub line, which is a line that can be cut by dicing, after the attaching step. Therefore, by using a protective sheet with a flexible adhesive layer from the process of polishing a semiconductor wafer to the dicing process and embedding the uneven shape of the parts with the adhesive layer, it is possible to perform more stable operations with less occurrence of defects The semiconductor device manufacturing method can be realized.
An embodiment of the present invention will be described below with reference to FIG.

Further, in this embodiment, the
The

Hereinafter, along the respective steps of this embodiment, the
First, in the step of attaching the
Since the
Further, in order to prevent the
Next, in the step of curing the
Next, in the step of polishing the
At this time, since the
In addition, the cured
Next, in the step of dicing the
In addition, as for the cutting | disconnection by the dicing saw 60, as shown to FIG. By storing the cut in the
Next, in the step of peeling off the
In the above description, both the
As described above, the manufacturing method of the semiconductor device of the present embodiment includes the step of attaching the
Therefore, since the
Moreover, since the
Through these actions, the portion of the
In the method of manufacturing a semiconductor device according to the present embodiment, in the step of curing, the
Further, in the method of manufacturing a semiconductor device according to the present embodiment, the part 11 (11b) is formed on the polished
In the method for manufacturing a semiconductor device of the present invention, the
Further, in the method of manufacturing the semiconductor device according to the present embodiment, the
In addition, since the
Further, in the method of manufacturing a semiconductor device according to the present embodiment, the part 11 (11a) having a height of about 20 μm to about 300 μm on the surface on which the
Moreover, since the manufacturing method of the semiconductor device of this embodiment is provided with the thickness which can embed the uneven | corrugated shape of parts 11 (11a) smoothly in the
Moreover, the manufacturing method of the semiconductor device of the present embodiment uses a material having photoreactive curability as the
Moreover, the manufacturing method of the semiconductor device of this embodiment irradiates the
Moreover, since each cut | disconnected chip |
In addition, this invention is not limited to said embodiment, A various change is possible in the range shown to the claim.
For example, in the above embodiment, the pressure-sensitive adhesive layer having the property of photoreaction curing and the light that causes the curing reaction to occur in the pressure-sensitive adhesive layer are used. It may be an adhesive layer having a curing property or an adhesive layer having a property of curing in response to other energy.
However, as in the above-described embodiment, in the case of using a pressure-sensitive adhesive having a property of photoreactive curing and light that causes a curing reaction to the pressure-sensitive adhesive, the process of irradiating and reacting only the target region is easy. Therefore, the effects of simplification of work processes and cost reduction are particularly great.
The semiconductor manufacturing method according to the present invention includes a step of polishing an adhesive layer corresponding to a scrub line that is a line that can be cut by dicing on a protective sheet to be attached to a semiconductor wafer, and a dicing step. In this process, a more stable operation can be provided, so that the present invention can be suitably applied to the manufacture of a semiconductor device using an extremely thin semiconductor wafer having a thickness of 200 μm or less.
