【発明の属する技術分野】
本発明は、熱処理装置に関し、詳しくは、複数のヒータエレメントから構成されたヒータにより、被処理体、例えば、半導体ウエハを熱処理する熱処理装置に関する。

【従来の技術】
半導体装置の製造工程においては、被処理体、例えば、半導体ウエハの成膜処理、酸化処理等の各種の処理を行うために、熱処理装置が用いられている。熱処理装置は、半導体ウエハを収容する反応室を囲むように、ヒータと断熱体とを有する加熱部材が設けられ、ヒータにより反応室を所定の温度に加熱して、半導体ウエハに各種の処理を行うものである。

熱処理装置のヒータとしては、例えば、線状の抵抗発熱体を封止部材に封入した長尺状のヒータエレメントが用いられている。また、断熱体は、例えば、ステンレス鋼(SUS)から形成され、複数の孔が形成されている。そして、断熱体の孔にヒータエレメントを挿嵌することにより、ヒータエレメントが反応室と所定の間隔を有するように配設される。

【発明が解決しようとする課題】
しかしながら、このような熱処理装置では、ヒータエレメントが断熱体の孔に挿嵌されているので、ヒータエレメントと断熱体の孔の内壁とが擦れ合い、例えば、金属粉(メタルコンタミ)のような汚染物質を発生してしまうおそれがある。このような汚染物質が発生したまま熱処理を行うと、汚染物質が半導体ウエハに付着してしまい、形成された半導体装置の特性が悪化し、歩留まりが悪くなってしまう。特に、汚染物質がメタルコンタミの場合、形成された半導体装置の特性が悪化してしまう。さらに、ヒータエレメントと断熱体の孔の内壁とが擦れ合うことにより、ヒータエレメントが破損してしまうおそれがある。

また、ヒータエレメントの端部には電源に接続されたケーブルが設けられているが、例えば、ケーブルが他の部材に絡まった場合のように、ケーブルに負荷がかかると、ヒータエレメントがケーブルに引っ張られて破損してしまうおそれがある。

本発明は、上記問題に鑑みてなされたものであり、汚染物質の発生を防止することができる熱処理装置を提供することを目的とする。
また、本発明は、メタルコンタミの発生を防止することができる熱処理装置を提供することを目的とする。
さらに、本発明は、ヒータの破損を防止することができる熱処理装置を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するため、この発明の第1の観点にかかる熱処理装置は、被処理体を反応室内に収容し、当該反応室内を加熱して被処理体を熱処理する熱処理装置であって、複数の孔が形成され、前記反応室を囲むように設けられた金属部材からなる断熱体と、複数のヒータエレメントから構成され、前記反応室と所定の間隔を有するように、前記断熱体の各孔にヒータエレメントを挿嵌することにより、該断熱体と前記反応室との間に配置されたヒータとを備え、前記断熱体の孔の内壁は、セラミックでコーティングされている、ことを特徴とする。

【発明の実施の形態】
以下、本発明の実施の形態にかかる熱処理装置用ヒータの固定方法及び熱処理装置について、図1に示すバッチ式縦型熱処理装置を用いた場合を例に説明する。

図1に示すように、熱処理装置1は、長手方向が垂直方向に向けられた略円筒状の反応管2を備えている。反応管2は、内管3と、内管3を覆うとともに内管3と所定の間隔を有するように形成された有天井の外管4とから構成された二重管構造を有する。内管3及び外管4は、耐熱材料、例えば、石英により形成されている。

外管4の下方には、筒状に形成されたステンレス鋼(SUS)からなるマニホールド5が配置されている。マニホールド5は、外管4の下端と気密に接続されている。また、内管3は、マニホールド5の内壁から突出するとともに、マニホールド5と一体に形成された支持リング6に支持されている。

マニホールド5の下方には蓋体7が配置され、ボートエレベータ8により蓋体7は上下動可能に構成されている。そして、ボートエレベータ8により蓋体7が上昇すると、マニホールド5の下方側が閉鎖される。

マニホールド5の側面には、複数の処理ガス導入管13が挿通されている。なお、図1では処理ガス導入管13を一つだけ描いている。処理ガス導入管13は内管3内を臨むように配設されている。例えば、図1に示すように、支持リング6より下方(内管3の下方)のマニホールド5の側面から処理ガス導入管13が挿通され、処理ガス導入管13の先端が内管3(上方)に向けて曲折りされている。そして、図示しないガス供給源から供給された処理ガスが処理ガス導入管13を通って内管3内に導入される。

また、マニホールド5の側面には排気管14が接続されている。排気管14は支持リング6より上方に接続され、反応管2内の内管3と外管4との間に形成された空間に連通する。そして、反応管2内の排ガスが、内管3と外管4との間の空間、排気管14を通って熱処理装置1外に排出される。また、排気管14は、図示しない真空ポンプ等からなる排気ユニットに接続され、排気ユニットにより反応管2内の圧力が所定の圧力に設定される。

反応管2の周囲には、反応管2を囲むように、ステンレス鋼(SUS)からなる断熱体15が設けられている。図2に断熱体15の斜視図を示す。図2に示すように、断熱体15は、本体15aと天板15bと底板15cとからなる有天井の略筒状に形成されている。本体15aは、反応管2より大径の筒状に形成されている。天板15bは、本体15aの上部を覆うように、円板状に形成されている。底板15cはリング状に形成され、その内壁が反応管2の外壁に対応する大きさに形成されている。なお、断熱体15の本体15aの内部には、図示しない冷媒流路としての冷却水路が設けられ、冷却水路に冷却水を供給することにより反応管2の温度を冷却することができる。

断熱体15の天板15bには複数の孔16aが形成されている。孔16aは、その周方向に沿って、例えば、数ミリ間隔に形成されている。また、断熱体15の底板15cには、孔16aに対応する位置に、孔17aが形成されている。そして、図3に示すように、各孔16aと、これに対応する位置の孔17aにヒータエレメント18が挿嵌され、ヒータエレメント18は、断熱体15の天板15bと底板15cとを貫通させた状態で配置される。なお、図3では、ヒータエレメント18が挿嵌された状態を分かりやすく示すように、ヒータエレメント18の一部のみを図示している。この複数のヒータエレメント18により、熱処理装置用ヒータが構成されている。また、天板15bには、後述する第1サブヒータが挿嵌される孔16bが形成され、底板15cには、後述する第2サブヒータが挿嵌される孔17bが形成されている。

各孔16a、17aには、Oリング19が配置されている。図4にヒータエレメント18が挿嵌された状態の孔16a付近の概略図を示す。図4に示すように、孔16aの内壁にはOリング19が配置され、Oリング19内にヒータエレメント18が挿嵌されている。このため、ヒータエレメント18は強固に固定され、孔16a(及び孔17a)内でがたつくことがなくなる。したがって、ヒータエレメント18と孔16a(及び孔17a)の内壁とが擦れ合うことがなくなり、粉体(汚染物質)を発生するおそれがなくなる。また、ヒータエレメント18と孔16a(及び孔17a)の内壁との擦れ合いによって、ヒータエレメント18が破損するおそれがなくなる。

また、断熱体15の内壁は、セラミックでコーティングされている。断熱体15の内壁がセラミックでコーティングされているので、ヒータエレメント18が断熱体15の金属面(ステンレス鋼)と確実に接触しなくなり、メタルコンタミが発生しなくなる。また、ヒータエレメント18が断熱体15の金属面と接触しないので、ヒータエレメント18がさらに破損しにくくなる。セラミックとしては、例えば、アルミナ、シリカ、またはイットリアが用いられる。このセラミックは多孔質(ポーラス)に形成されている。セラミックがポーラスであると、熱衝撃性が向上するためである。

図5にヒータエレメント18の概略図を示す。図5に示すように、ヒータエレメント18は、抵抗発熱体18aと、封止部材18bとを備えている。抵抗発熱体18aは、例えば、線状で可撓性のある高純度のカーボンワイヤから構成されている。このカーボンワイヤは、例えば、線径10μm前後のカーボン部材であるカーボンファイバーの複数の束を編み込むことにより形成される。封止部材18bはセラミックからなり、抵抗発熱体18aを封止する。本実施の形態では、カーボンワイヤを、外径が十数mmの透明な石英管の中に封入している。抵抗発熱体18aの両端は、電極部材20に接続されている。電極部材20は、その端部が封止部材18bに封止され、この電極部材20を介して抵抗発熱体18aが封止部材18bに封入されている。

電極部材20は外部のケーブル21に接続され、ケーブル21は図示しない電源に接続されている。図6に、ヒータエレメント18とケーブル21との接続状態を示す。図6に示すように、ヒータエレメント18に接続された電極部材20は、ケーブル21の芯線21aに接続されている。電極部材20と芯線21aとは、例えば、ロウ付けまたは圧着により接続されている。そして、電源からケーブル21、電極部材20を介して抵抗発熱体18aに電力が供給され、ヒータエレメント18が加熱される。

また、ヒータエレメント18に接続されたケーブル21は、ヒータエレメント18の端部近傍で固定部材22により固定されている。固定部材22として、例えば、タイラップが用いられ、ケーブル21がタイラップにより、例えば、挟持されることにより固定されている。このようにケーブル21がヒータエレメント18の端部近傍で固定部材22により固定されているので、仮にケーブル21が他の部材に引っかかったりして、ケーブル21に負荷がかかっても、ヒータエレメント18が破損するおそれがなくなる。また、ヒータエレメント18の端部近傍で固定されているので、ケーブル21が整線されて絡まりにくくすることができる。

なお、電源からヒータエレメント18への電力供給方法としては、全てのヒータエレメント18を並列または直列に接続して共通の電源から電力を供給する場合の他、ヒータエレメント18を複数のグループに分け、各グループ内のヒータエレメント18を直列に接続し、直列に接続されたヒータエレメント18群を並列に接続してもよい。

断熱体15の天井部(天板15b)の下方側には、反応管2と対向するように、面状の第1サブヒータ23が設けられている。図7(a)に第1サブヒータ23の斜視図、図7(b)に第1サブヒータ23の側面図を示す。図7(a)及び図7(b)に示すように、第1サブヒータ23は、例えば、厚さ8mm程度の石英製の円板状体23a中に、抵抗発熱体23bが形成されている。抵抗発熱体23bは、前述の抵抗発熱体18aと同様に、例えば、カーボンワイヤから構成されている。円板状体23aの周縁部の2カ所には、石英管24が溶接されている。石英管24はケーブル25を介して図示しない電源に接続されている。第1サブヒータ23は石英管24が断熱体15に設けられた孔16bに挿嵌されることにより断熱体15に取り付けられ、サポート26を介して支持されている。

断熱体15の下端部(底板15c)には第2サブヒータ27が設けられている。第2サブヒータ27はヒータエレメント18より短いヒータエレメントであり、孔17aより内方に形成された孔17bに挿嵌されている。孔17bにはOリング19が形成され、Oリング19により第2サブヒータ27が固定されている。また、ケーブル28は第2サブヒータ27の端部近傍で固定部材22により固定されている。この第2サブヒータ27はケーブル28を介して図示しない電源に接続されている。

[Means for Solving the Problems]
In order to achieve the above object, a heat treatment apparatus according to a first aspect of the present invention is a heat treatment apparatus that houses a target object in a reaction chamber and heats the target object by heating the reaction chamber. Each of the holes in the heat insulator is formed of a metal member provided so as to surround the reaction chamber and a plurality of heater elements, and has a predetermined distance from the reaction chamber. A heater element is inserted into the heater, and the heater is disposed between the heat insulator and the reaction chamber, and the inner wall of the hole of the heat insulator is coated with ceramic. .
