【発明の属する技術分野】
本発明は、冷却対象物から発せられる熱を効率よく外に導き出すための伝熱インターフェースおよび伝熱方法に関するものである。

【従来の技術】
電子システムが、相当な熱エネルギを発生する半導体パッケージ(たとえば、半導体ダイを含む)を組み込んでいる場合が多い。システムデザイナは、パッケージからヒートシンクまでの熱伝達経路を設けることによってそのようなシステムに十分な放熱能力を与えるために、相当な労力を費やしている。ヒートシンクは、たとえば、通風伝導板か、熱電冷却器などの能動デバイスとすることもできる。

複数のダイを有する電気システムでは、機械寸法の累積公差が原因となってある種の問題も発生する。すなわち、たとえば、プリント回路板(PCB)に多数のダイを物理的に取り付けたとき、本来同一平面内に位置すべき複数の基準面間にある程度のわずかな不整合が生じる。したがって、共通のヒートシンクを使用しようとする場合、物理的インターフェース全体に適当な熱伝達を確保するためには、累積公差にも対処しなければならない。累積公差は、たとえば、ダイをPCBに結合するはんだ付け、時には個々のダイを覆う剛体カバーまたは「蓋」の製造ばらつきによって生じる。いずれにしても、多数のダイに連結されたヒートシンクは、発生した熱エネルギを適当に放出させるために、ヒートシンクと多数のダイとの間のインターフェース(界面)で、公差の問題を考慮しなければならない。したがって、従来技術の設計者は、インターフェースの公差のワーストケース時に発生しうる問題に対処できるように、余裕のある熱設計をすることが多い。やはり、これは電気システム全体において、マイナス要因の中でも特にコストおよび複雑さを増加させるものとなっている。

1つの態様によれば、本発明は、伝熱インターフェースを提供する。伝熱体には、複数の通路が形成されている。ばね素子が、伝熱体への熱伝達が可能に連結されている。熱伝導性を有する複数のピンが、通路内に収容されて、通路に沿って移動できるように構成されている。各ピンは、ヘッド部と、ばね素子と共に移動する軸部とを有する。軸部の少なくとも一部分が通路の内部にあって、通路の内表面との間にギャップ(空隙)を形成している。ギャップは、エアギャップでよいが、熱グリースなどの熱伝導物質を充填してもよい。作動の際に、複数のヘッド部のそれぞれは、は集合的に対象物に巨視的に一致して(対象物の面形状に追従して)、対象物から発せられる熱を伝熱体と複数のピンのそれぞれとの間に形成された空隙を経て伝熱体に伝達する。1つの態様では、伝熱体はヒートシンクであり、たとえば熱をピンから放散するために、伝熱体は液体によって能動的に冷却されるか、空気によって通気・冷却される。別の態様では、熱を伝熱体から放散させるために、必要に応じて別体のヒートシンクを伝熱体に連結する。さらに別の態様では、ピンが伝熱体を貫通して、それらが対象物から伝熱体を通って冷却媒体(たとえば、空気)内に入るようにしており、冷却媒体に入ったピンは、熱を放散して、熱エネルギを伝熱体および/または対象物から媒体へ引き出すように作用する。

図1に、本発明の1つの熱インターフェースシステム(thermal interface system)10の側部断面を示す。以下では熱インターフェースシステムを単に「システム10」と称する。システム10は、熱を対象物14から伝熱体16へ伝達するために対象物14と接触する複数の熱伝導ピン12を備えている。ばね素子18が、ピン12および対象物14間の結合を容易にするので、対象物14の表面14Aが図示のように非平面的であっても、ピン12が集合的に対象物14の表面14Aに一致する。本明細書で使用する時、各ピン12は、たとえば、図1に示されているように、ヘッド12Aおよび軸部12Bを有すると説明することができる。対象物14の範囲内にあるピン12では、ピンヘッド12Aが対象物14に近接または接触する一方、ピン12の軸部12Bの少なくとも一部分が、伝熱体16に近接または接触している。1つの実施形態でピン12は、伝熱体16にピン12の数と同数形成されている通路16Aに嵌合している。説明のために、図1には通路16Aがひとつだけ示されている。ピン12、ばね素子18は通路16Aでガイドされており、物体14の表面形状に追従して密接するようにピン12は動く。

図4は、本発明の1つの形態に係る熱インターフェースシステム50の断面図である。システム50において、ピン52、54、56は異なる3つのピン配置状態で示されている。必須ではないが、一般的に各ピンは同一配置であり(たとえば、各ピンは、ピン52、ピン54または56の配置であり)、また、3つのピン52、54、56だけが図示されているが、システム50は一般的に、対象物59(たとえば、図1の対象物14)の微細特徴に連結できるよう、もっと多数のピンを有する。ピン52、54、56は、図示したように、ばねパッド60を介して伝熱体58と連結している(後述するように、他のばね素子をパッド60に追加するか、ばね素子をパッド60の代わりに使用してもよい)。ピン52の配置では、ピン52のヘッド52Aがばねパッド60から突出している一方、ピン52の軸部52Bは少なくとも部分的に伝熱体58の通路58A内に入っている。ピン54の配置では、ピン54のヘッド54Aがばねパッド60と同一面上にあるのに対して、ピン54の軸部54Bは少なくとも部分的にヒートシンク58の通路58B内に入っている。ピン56の配置では、ピン56のヘッド56Aがばねパッド60内に埋め込まれているのに対して、ピン56の軸部56Bは少なくとも部分的にヒートシンク58の通路58C内に入っている。各ピン配置において、ピン52の軸部は、軸部および伝熱体58間の熱伝達を確保できるようにする十分な長さを有している。

図1〜図4のインターフェースは、熱抵抗の物理学を利用し、熱抵抗は、(熱流の経路長さをL、伝導率をK、熱が流れる面積をAとして)L/KAに等しい。したがって、インターフェース10、50の熱抵抗を減少させる方法は、経路長さLの短縮か、面積Aの増加である。インターフェース10、50は、熱を放つ対象物59にすでに非常に近接しているので、Lはすでに小さく、したがって、本発明は、面積Aを増加させる点で特に好都合である。面積Aは、インターフェースを形成しているピンの数に、ギャップ64を形成しているピン軸部の円筒部面積を掛けた値にほぼ等しい。ギャップ64を小さくすることによって、ギャップ間の熱抵抗が無視できる程度になり、伝熱体58は対象物59から熱を最大限に放散させる。インターフェース50のピンの数を増加させると、対象物59および伝熱体58間のギャップ64の累積面積が増加して熱伝達効率が向上し、ギャップ64に熱伝導グリースまたはペーストを充填した時、この効率がさらに改善される。したがって、本発明のインターフェースは、設計上の選択事項として、数百、数千、数百万本のピンを使用することができる。ピンはまた、図2のピン12、または図7のピン82の配置によって示されているように、伝熱体と共にいずれのパターンにも配置することができる。ピンは熱伝導性を有し、従って、銅、アルミニウムまたは他の熱伝導材料が、ピンの製造に用いることができる。

図5は、本発明の1つの実施形態に係る熱インターフェースシステム80(以下、システム80と称する)の上面図を示し、図6は、システム80の断面図を示し、図7は、システム80の斜視図を示す。複数のピン82が、対象物83(たとえば、図1の対象物14)の表面に一致して、熱を対象物83から伝熱体84へ放散できるようにしている。ピン82のそれぞれは、伝熱体84のそれぞれの通路87に入った軸部85を有し、通路87内のピン82の大きさを調整して、各ピン82および伝熱体84間に小さいギャップ86が形成されている。ギャップ86にグリースなどの熱伝導物質を充填することができる。システム80一例として考えられる構造は、寸法88が6mm、寸法90が6.5mm、寸法92が0.86mm、寸法94が2.1mm、寸法96が25.4mm、寸法98が1.35mm、各ピン82の直径100が0.084mm、寸法102が1.70mm、ピンの長さ寸法104が1.52mmである。わかりやすくするために、図5および図6にはばね素子が示されていないが、図4のばね素子(パッド)60などのばね素子をシステム80の、寸法92によって与えられる空間内に設けてもよい。図10および図11に示されているようなコイルばねを使用することもできる。

BACKGROUND OF THE INVENTION

In electrical systems with multiple dies, certain problems also arise due to the cumulative tolerances of machine dimensions. According to one aspect, the present invention provides a heat transfer interface. A plurality of passages are formed in the heat transfer body. The spring element is connected to be able to transfer heat to the heat transfer body.
