本発明は、半導体ウエハや液晶基板(本明細書では総じて「基板」という)を処理する基板処理装置に関する。

【従来の技術】
従来より、半導体ウエハなどの基板を処理する装置には、処理中の基板を支持するステージ機構とは別に、未処理の基板を一時的に支持するバッファ機構が搭載されている。このバッファ機構は、未処理の基板をステージ機構の側方で支持するように構成されている。

バッファ機構を搭載した装置では、ステージ機構に支持された基板を処理している間に、並行して、次の処理対象(未処理の基板)をバッファ機構まで搬送し、待機させておくことができる。このため、バッファ機構を持たない装置と比較して、複数の基板を順に処理する際のスループットが確実に向上する。

【発明が解決しようとする課題】
しかしながら、上記のバッファ機構を搭載した装置には、フットプリントが大きいという問題があった。ちなみに、この装置のフットプリントは、概略、ステージ機構の占有面積と、バッファ機構に支持される基板の占有面積と、バッファ機構まで基板を搬送する機構の占有面積との総和に対応する。

本発明の目的は、高いスループットを維持したままでフットプリントも小さくできる基板処理装置を提供することにある。

【課題を解決するための手段】
請求項1に記載の基板処理装置は、水平方向に移動可能であり、前記移動可能な範囲内の予め定められた基準領域で基板を受け取るホルダ部材を用いて基板を支持するステージ手段と、前記ステージ手段に支持された基板に対し所定の処理を施す処理手段と、未処理の基板を前記ステージ手段まで搬送する搬送手段と、処理済の基板を前記ステージ手段から回収する回収手段と、前記基準領域の上方から退避可能なアーム部材を含み、前記未処理の基板を前記ステージ手段の上方で一時的に支持するバッファ手段と、前記アーム部材を、前記ホルダ部材により支持された基板の全体が、当該アーム部材の復帰経路または復帰位置の下方領域の外に位置するタイミングで、前記基準領域の上方に復帰させる制御手段とを有するものである。

【発明の実施の形態】
以下、図面を用いて本発明の実施形態を詳細に説明する。
(第1実施形態)
本発明の第1実施形態は、請求項1〜請求項4に対応する。ここでは、半導体ウエハを処理する基板処理装置(以下「ウエハ処理装置」という)の例で説明を行う。なお、半導体ウエハを単に「ウエハ」と略す。

第1実施形態のウエハ処理装置10は、図1(a),(b),図2に示すように、ローディング機構11と、バッファ機構12と、ステージ機構13と、処理機構14とで構成され、各々の機構(11〜14)が制御装置15に接続されている。図1(a)はウエハ処理装置10を上方から見た概略図であり、図1(b)は側方から見た概略図である。図2はウエハ処理装置10の電気的構成を主に示すブロック図である。

ウエハ処理装置10では、一方のポート16を介して未処理のウエハ10aが搬入され、他方のポート17を介して処理済のウエハ10aが搬出される。未処理のウエハ10aは、ポート16からローディング機構11とバッファ機構12を介して、ステージ機構13まで搬送される。処理済のウエハ10aは、ローディング機構11を介してステージ機構13から回収され、ポート17まで搬送される。

このウエハ処理装置10を構成する各々の機構(11〜14)の具体的な構成について、説明する。
ステージ機構13には、ウエハ処理装置10に固定されたベース部材21と、ベース部材21の上面に沿って2次元的に移動可能なホルダ部材22とが設けられている。

また、ステージ機構13には、ホルダ部材22を駆動して水平方向(直交するXY方向)に移動させるXY駆動部23と、ホルダ部材22の上面に対するウエハ10aの真空吸着状態を切り換える真空切換部24とが設けられている。
さらに、ステージ機構13には、ホルダ部材22にシリンジ機構(26〜28)が設けられている。シリンジ機構(26〜28)は、未処理のウエハ10aを後述のバッファ機構12からホルダ部材22に受け渡したり、処理済のウエハ10aをホルダ部材22から後述のローディング機構11に受け渡したりするための機構である。

このシリンジ機構(26〜28)には、ホルダ部材22の中央付近に設けられたシリンジ26と、シリンジ26を上下方向および回転方向に駆動するZθ駆動部27と、シリンジ26の上面に対するウエハ10aの真空吸着状態を切り換える真空切換部28とが設けられている。
このように構成されたステージ機構13では、ホルダ部材22が、XY駆動部23と真空切換部24を介して制御装置15に接続され、シリンジ26が、Zθ駆動部27と真空切換部28を介して制御装置15に接続される。ステージ機構13と制御装置15は、請求項の「ステージ手段」に対応し、ホルダ部材22とシリンジ26は、請求項の「ホルダ部材」に対応する。

ステージ機構13におけるホルダ部材22の移動可能範囲は、ベース部材21の上面により規定されている。つまり、ベース部材21の上面により規定される範囲21aの中で、ホルダ部材22は自在に移動可能である。移動可能範囲21a内でのホルダ部材22のXY移動は、通常、後述の処理機構14による処理工程の最中に、制御装置15からの指令に基づいてステップ的に行われる。

処理機構14による処理工程の最中に、ステージ機構13のホルダ部材22を移動可能範囲21a内でステップ的にXY移動させることにより、ホルダ部材22に支持されたウエハ10aの複数の対象領域に対して順に処理を実行することができる。なお、複数の対象領域の指定や処理順の指定は、ユーザ操作により任意に行っても、制御装置15により自動で行っても構わない。

次に、バッファ機構12について説明する。バッファ機構12は、未処理のウエハ10aをステージ機構13の上方で一時的に支持するための機構である。ステージ機構13の上方とは、ベース部材21の上面で規定されるホルダ部材22の移動可能範囲21aの略垂直上方に対応する。
本実施形態のバッファ機構12は、上記した受け取り領域21bの上方で、この受け取り領域21bと対向するように、未処理のウエハ10aを一時的に支持する。すなわち、バッファ機構12に一時的に支持されたウエハ10aは、受け取り領域21bに位置決めされたホルダ部材22上のウエハ領域(ウエハ10aが載置される予定の円形領域)と上下方向に重なり合うことになる。

バッファ機構12には、受け取り領域21bの上方から退避可能なバッファアーム31が設けられている。バッファアーム31は、軸12aを中心に角度αの範囲内で回転可能なアーム部材であり、受け取り領域21bの上方に復帰後、未処理のウエハ10aを一時的に支持する。

バッファアーム31の軸12aは、不図示の部材を介してウエハ処理装置10の壁面または天井面に取り付けられているが、ロボットアーム35と干渉しない位置であれば他の場所でも構わない。
図1(a)に実線で図示したバッファアーム31は、受け取り領域21bの上方に復帰した状態を表し、点線で図示したバッファアーム31は、受け取り領域21bの上方から退避した状態を表している。本実施形態のバッファアーム31は、軸12aを中心に角度αの範囲内で回転することにより、実線の復帰状態または点線の退避状態に切り換えられる。

バッファアーム31のC字状の先端部は、その上面にウエハ10aを吸着可能なハンド部であり、バッファアーム31が受け取り領域21bの上方に復帰した状態(実線で図示)において、ステージ機構13のシリンジ26と干渉しないように成形されている。
バッファ機構12には、上記したバッファアーム31の他に、バッファアーム31を回転方向に往復駆動するθ駆動部32と、バッファアーム31のハンド部の上面に対するウエハ10aの真空吸着状態を切り換える真空切換部33とが設けられている。

このように構成されたバッファ機構12では、バッファアーム31が、θ駆動部32と真空切換部33を介して制御装置15に接続されている。バッファ機構12と制御装置15は、請求項の「バッファ手段」に対応し、バッファアーム31は「アーム部材」に対応する。
本実施形態では、バッファ機構12が未処理のウエハ10aをステージ機構13の上方で支持するように構成されているため、従来に比べてウエハ処理装置10のフットプリントを小さくすることができる。すなわち、バッファ機構12の無い装置を想定したときに、この装置と同程度のフットプリントにすることができる。

ちなみに、本実施形態のウエハ処理装置10のフットプリントは、概略、上記したステージ機構13の占有面積と、後述するローディング機構11の占有面積との総和に対応する。バッファ機構12に支持されるウエハ10aの占有面積は、ステージ機構13の占有面積の一部に重なっているため、ウエハ処理装置10のフットプリントを決める要因とはならない。

本実施形態のウエハ処理装置10には、上記バッファ機構12よりもさらに上方に、プリアライメント用のセンサ34が取り付けられている。センサ34の取付位置は、受け取り領域21bの中央付近の上方である。センサ34は、例えばCCDカメラにて構成される。
このセンサ34は、未処理のウエハ10aが復帰状態のバッファアーム31に支持されたときに、そのウエハ10aの全体を光学的に観察し、外形基準(ノッチまたはオリフラ)の方位を検知する装置である。センサ34による検知結果は、制御装置15に出力され、後述のプリアライメントに用いられる。

構成説明の最後に、ローディング機構11について説明する。ローディング機構11は、未処理のウエハ10aをポート16からバッファ機構12のバッファアーム31に受け渡したり、処理済のウエハ10aをステージ機構13のシリンジ26からポート17に受け渡したりする機構である。
このローディング機構11には、ウエハ処理装置10に固定されたベース部材38と、軸11aを中心に回転可能なロボットアーム35とが設けられている。ロボットアーム35は、2つの回転型の関節を持つと共に、全体として上下方向にも移動可能である。

ロボットアーム35のC字状の先端部は、その上面にウエハ10aを吸着可能なハンド部であり、ロボットアーム35が未処理のウエハ10aをバッファ機構12のバッファアーム31に引き渡すときに(図1(a)の状態を参照)、バッファアーム31のハンド部およびステージ機構13のシリンジ26と干渉しないように成形されている。

ローディング機構11には、上記したロボットアーム35の他、ロボットアーム35を駆動するZθ駆動部36と、ロボットアーム35のハンド部の上面に対するウエハ10aの真空吸着状態を切り換える真空切換部37とが設けられている。Zθ駆動部36は、ロボットアーム35を全体的に上下方向および回転方向に駆動し、かつ、ロボットアーム35の関節を回転方向に駆動する。

このため、ロボットアーム35のハンド部は、ポート16,17からステージ機構13までの空間において、3次元的に移動可能となる。本実施形態のローディング機構11は、シングルハンドで4軸スカラ型のロボットであるが、3軸スカラ型のロボットを用いてもよい。この場合には、横方向の1軸移動機構を付加することが必要になる。

本実施形態のウエハ処理装置10では、未処理のウエハ10aが、ローディング機構11によってポート16から取り出され、バッファ機構12のバッファアーム31まで搬送され、その後、バッファ機構12を介してステージ機構13のシリンジ26まで搬送される。
処理機構14による処理工程の後、処理済のウエハ10aが、ローディング機構11によってステージ機構13のシリンジ26から回収されて、ポート17まで搬送される。ローディング機構11とバッファ機構12と制御装置15は、請求項の「搬送手段」に対応し、ローディング機構11と制御装置15は、請求項の「回収手段」に対応する。

ウエハ処理装置10におけるウエハ10aの受け渡しは、1枚のウエハ10aをポート16から取り出してポート17に収納するまでの間に、(1)ロボットアーム35→バッファアーム31,(2)バッファアーム31→シリンジ26,(3)シリンジ26→ホルダ部材22,(4)ホルダ部材22→シリンジ26,(5)シリンジ26→ロボットアーム35の5回行われる。

何れの場合でも、制御装置15は、真空切換部(24,28,33,37)を制御して、ウエハ10aを引き渡す方の部材(例えば上記(1)ではロボットアーム35)の真空引きを「解除」に切り換えた後、ウエハ10aを受け取る方の部材(例えば上記(1)ではバッファアーム31)の真空引きを「作動」に切り換え、その後、前者(35)の真空解除を確認してから次の制御ステップに進む。

このため、真空切換部24,28,33,37の各々には、圧力センサ(不図示)が設けられている。各々の圧力センサは、ホルダ部材22,シリンジ26,バッファアーム31のハンド部,ロボットアーム35のハンド部の上面に対して、ウエハ10aが真空吸着されているか否かを検知する。上記した真空解除の確認は、各々の圧力センサによる検知結果に基づいて行われる。

次に、上記のように構成されたウエハ処理装置10の動作について、図3〜図5を参照しながら説明する。
動作の開始に当たり、制御装置15は、ステージ機構13のXY駆動部23を制御して、ホルダ部材22を移動可能範囲21a内の受け取り領域21bに位置決めする(図3(a))。また、バッファ機構12のθ駆動部32を制御して、バッファアーム31を受け取り領域21bの上方に位置決めする(つまり復帰状態とする)。

(1) まず、制御装置15は、ローディング機構11のZθ駆動部36を制御して、ロボットアーム35のハンド部をポート16まで移動させ、ポート16から未処理のウエハ10aを取り出す。以下の説明では、このとき取り出されたウエハ10aを「第1ウエハ10a」という。
(2) 次に、Zθ駆動部36を制御し、ロボットアーム35のハンド部に支持された未処理の第1ウエハ10aをバッファ機構12のバッファアーム31まで搬送する(図3(b))。そして、ローディング機構11の真空切換部37を制御してロボットアーム35の真空引きを解除した後、バッファ機構12の真空切換部33を制御してバッファアーム31の真空引きを作動させ、ローディング機構11のZθ駆動部36によりロボットアーム35を下降させる。

その結果、未処理の第1ウエハ10aは、バッファアーム31のハンド部に受け渡されて真空吸着された状態となり、バッファ機構12により一時的に支持される。つまり、受け取り領域21bに位置決めされたホルダ部材22上のウエハ領域(第1ウエハ10aが載置される予定の円形領域)と上下方向に重なり合うことになる。

(3) 次に、制御装置15は、ロボットアーム35の真空解除を確認すると、次の制御ステップに進み、ロボットアーム35のハンド部を受け取り領域21bの上方から退避させる(図3(b)→(c)参照)。次の第2ウエハ10a(不図示)をポート16から取り出す動作に移行するためである。
また、図3(b)の状態で、プリアライメント用のセンサ34を制御し、未処理の第1ウエハ10aの外形基準の方位を検知し、その結果に基づいて、第1ウエハ10aの外形基準の方位を補正する際に必要となる回転量の算出も行う。

(4) その後、バッファアーム31の真空引きを解除し、ステージ機構13の真空切換部28を制御してシリンジ26の真空引きを作動させる。制御装置15は、バッファアーム31の真空解除を確認すると、ステージ機構13のZθ駆動部27を制御し、シリンジ26を上昇させる。そして、シリンジ26の上面が第1ウエハ10aの裏面に接触し、さらにバッファアーム31のハンド部よりも上昇した状態で、シリンジ26を停止させる。シリンジ26がバッファアーム31のハンド部と干渉することはない。

したがって、シリンジ26が第1ウエハ10aに接触し、さらにバッファアーム31のハンド部よりも上昇して停止すると、未処理の第1ウエハ10aは、シリンジ26の上面に真空吸着され、シリンジ26に受け渡されたことになる。
(5) その後、バッファアーム31を受け取り領域21bの上方から退避させる(つまり図3(c)の退避状態とする)。次に、バッファアーム31とロボットアーム35が受け取り領域21bの上方から完全に退避したことを確認後、制御装置15は、シリンジ26の上面に支持された未処理の第1ウエハ10aを回転させながら下降させる。

このときの回転量は、センサ34の検知結果に基づいて既に算出したものである。したがって、シリンジ26の上面に支持された状態での第1ウエハ10aの回転は、第1ウエハ10aの外形基準の方位を補正する処理(プリアライメント処理)を意味することになる。
このように、未処理の第1ウエハ10aに対するプリアライメント処理を行いながら、第1ウエハ10aをホルダ部材22の上面に近づけ、第1ウエハ10aの裏面がホルダ部材22の上面に接触した後、ホルダ部材22の上面よりも下に下降した位置で、シリンジ26の下降動作を停止させる。上記のプリアライメント処理は、第1ウエハ10aの裏面がホルダ部材22の上面に接触する時点までに終了する。

また、シリンジ26の下降と並行して、シリンジ26の真空引きを解除し、その後、ステージ機構13の真空切換部24を制御してホルダ部材22の真空引きを作動させる。したがって、第1ウエハ10aがホルダ部材22に接触して停止すると、未処理の第1ウエハ10aは、ホルダ部材22の上面に真空吸着された状態となり、ホルダ部材22に受け渡される。制御装置15は、未処理の第1ウエハ10aのホルダ部材22への吸着を確認すると、次の制御ステップに進む。

(6) ホルダ部材22を移動可能範囲21a内でステップ的にXY移動させながら、処理機構14による処理工程を行う(図4(a)〜(c)の状態)。図4(a)には、第1ウエハ10aの中央部を処理している状態、図4(b),(c)には、周辺部を処理している状態を図示した。
この処理工程と並行して、ロボットアーム35のハンド部をポート16まで移動させ、ポート16から未処理の第2ウエハ10aを取り出す(図4(a)→(b))。

さらに、バッファアーム31を受け取り領域21bの上方に復帰させる(つまり図4(b)の復帰状態とする)。バッファアーム31を復帰させるタイミングは、シリンジ26が第1ウエハ10aを支持しながら下降し、第1ウエハ10aの表面がバッファアーム31のハンド部の下面より低くなれば、いつでも構わない。
次いで、制御装置15は、ロボットアーム35のハンド部に支持された未処理の第2ウエハ10aを復帰状態のバッファアーム31まで搬送する(図4(c))。そして、ロボットアーム35の真空引きを解除した後、バッファアーム31の真空引きを作動させ、ローディング機構11のZθ駆動部36によりロボットアーム35を下降させる。その結果、未処理の第2ウエハ10aは、バッファアーム31のハンド部に受け渡されて真空吸着された状態となり、バッファ機構13により一時的に支持される。

また、制御装置15は、未処理の第2ウエハ10aのバッファアーム31への吸着を確認すると、ロボットアーム35のハンド部を受け取り領域21bの上方から退避させる(図4(c)→図5(a)参照)。これは、処理済の第1ウエハ10aを回収する動作に移行するためである。
(7) 処理機構14による処理工程(図4(a)〜(c))が終了すると、制御装置15は、ホルダ部材22を移動可能範囲21a内の引き渡し領域に位置決めし(図5(a)の状態)、ホルダ部材22の真空引きを解除した後、シリンジ26の真空引きを作動させる。

ホルダ部材22の真空解除を確認すると、制御装置15は、シリンジ26を上昇させる。その結果、処理済の第1ウエハ10aは、シリンジ26の上面に真空吸着された状態となり、シリンジ26に受け渡される。そして、処理済の第1ウエハ10aが予め定めた高さに達すると、シリンジ26を停止させる。
(8) この状態で、制御装置15は、ロボットアーム35のハンド部を処理済の第1ウエハ10aの下方(シリンジ26の直前)に移動させ、シリンジ26の真空引きを解除した後、ロボットアーム35の真空引きを作動させる。

シリンジ26の真空解除を確認すると、制御装置15は、シリンジ26を下降させることにより、処理済の第1ウエハ10aを完全にロボットアーム35のハンド部に受け渡し、ポート17まで搬送させて収納する(図5(b)の状態)。
処理済の第1ウエハ10aの回収動作が終了すると、制御装置15は、ロボットアーム35のハンド部をポート17から退避させる(図5(b)→(c)参照)。次の第3ウエハ10a(不図示)をポート16から取り出す動作に移行するためである。

(9) ロボットアーム35が処理済の第1ウエハ10aをシリンジ26から受け取ってポート17まで搬送してる間(図5(b))、制御装置15は、ホルダ部材22を移動可能範囲21a内の受け取り領域21bに位置決めする(図5(b)→(c))。
その結果、復帰状態のバッファアーム31に一時的に支持されている未処理の第2ウエハ10aは、受け取り領域21bに位置決めされたホルダ部材22上のウエハ領域(第2ウエハ10aが載置される予定の円形領域)と上下方向に重なり合う。

(10) 未処理の第2ウエハ10aは、上記した処理機構14による処理工程の途中である図4(c)の状態から図5(c)の状態まで、継続してバッファアーム31に支持される。この間の任意のタイミングで、制御装置15は、センサ34の検知結果に基づいて、第2ウエハ10aの外形基準の方位を検知し、プリアライメント用の回転量を算出する。
